Oxidation and Removal of Thin Organic Films From A Wafer Surface: Fundamentals of Ozonated Water Application and Water Recycle.DeGenova, John. January 2001 (has links)
A comprehensive Ultrapure Water (UPW) simulator program has been developed to model each unit process in UPW systems, including the entire dynamic system in real time. The program estimates the removal efficiencies for contaminants generated in semiconductor processes and in municipal water supplies. Calculations are performed using flow balance and concentration profile determinations at each unit process throughout the system. Simulator validation occurred using existing industrial facilities. Spent rinsewater (SRW) recycling in semiconductor facilities has been shown to provide significant UPW quality improvements. Contrary to many perceptions, this recycling is not a compromise to the quality, but an improvement. Benefits to the cost, reliability, and environmental improvements have also been identified. Processing risks have also been identified as the use of UPW with even minute quantities of contaminants, in particular the organic contaminants, could cause process problems. The simulator has been shown to be quite capable of predicting the impact on UPW quality due to excursions in SRW quality from semiconductor processes. Photolithography is a primary semiconductor process where organic photoresist is removed from wafers with corrosive chemistries. SRW is contaminated with both organic residues and corrosive chemicals. Ozonated UPW has recently become an alternative chemical for photoresist removal. A single-wafer tool was fabricated out of quartz designed for various processes. With direct observation of the wafer possible. Ultraviolet light experiments were also performed, directing light through the quartz, process solution, and onto the wafer. Experimental procedures were developed to study the effects of turbulence, wafer pretreatment, in-situ process treatments, and vibration on the kinetics and mechanism of photoresist removal by ozonated UPW. Data was obtained to determine which oxidation pathway was dominant; direct ozone, or indirect oxidation through radical formation. Intermediate products were determined using Fourier Transform Infrared Spectroscopy. Two distinct mechanisms were observed: film dissolution via a uniform sheeting method, and a non-uniform vapor-phase bubble mechanism where film dissolution occurred underneath the bubble. Models were developed that describe the film removal under both mechanisms. The uniform sheeting model describes typical process conditions in current tools. This model was validated and found in good agreement with experimental data.

Near the earth's surface, ozone is a highly toxic and reactive pollutant. In order to avoid potentially hazardous concentrations near densely populated areas, accurate forecasts of the temporal variability of ozone are necessary. Several statistical models which may be used to understand the temporal variability of ozone as well as to forecast short-term ozone fluctuations are developed. The models may be divided into two distinct categories: (1) those which forecast daily maximum one-hour average ozone concentrations and (2) those which forecast the diurnal behavior of one-hour average ozone concentrations. To assess the relative utility of each model, their forecast ability is evaluated by statistical comparison with data not used in model development. Most of the developed models appear to perform reasonably well; however, the utility of any forecast model is dependent upon the needs of the user. It is believed that the limits of the "pure time series" method (i.e., mathematical decomposition of time series into various elements) have been approached. Thesis (MSc)--University of Stellenbosch, 2003. / ENGLISH ABSTRACT: Biofouling of water systems is a problem extensively experienced in industry. Although
this subject is the focus of many studies, the ability of microorganisms to survive
exposure to biocides is still poorly understood. This study aimed to assess the biocidal
effect of ozone on planktonic cells and biofilm communities, to evaluate different ozone
generation techniques, and to follow population shifts within the biofilm community.
Specific objectives included determining the effect of different ozone concentrations, the
effect of different exposure times, and an assessment of microbial responses after
exposure to sub-lethal ozone concentrations. Typically, 300 ml of an ovemight bacterial
culture was exposed to ozone that was generated by anodic oxidation (0.3% wt or 18-
20% wt, respectively) or silent electric discharge (3.5% wt 03). The ozone was purged
into the culture for 5-, 7-, 10- and 15 min., respectively. Enumeration of cells following
~10 min. exposure to 18-20% wt ozone showed a significant reduction in viable cell
numbers. In contrast, when exposed to the two lower 03 concentrations, there was little
change in the viable cell numbers even after prolonged exposure (30- and 60 min.). To
evaluate biofilms, ozone was bubbled into the irrigation that was pumped through
replicate flow cell channels. Response to ozone exposure was evaluated after staining the
biofilms with the Baclight Viability probe, observation with fluorescence microscopy,
and image analysis. The higher ozone concentration (18-20% wt 03) more effectively
disrupted the biofilm structure of denser biofilms than the lower concentration, especially
after 90 min. exposure. When compared to the controls, the 90 min. exposure resulted in
a notable reduction in viable cells from 69% to 38% and a corresponding increase in nonviable
cells from 29% to 62%. The lower concentration ozone (3.5% wt 03) was
effective against the less dense, thinner biofilms evaluated, but not effective against the
thicker biofilm. An analysis of the differences between continuous culture biofilms and
batch culture biofilms showed that the biofilms in the batch system were less rigid. To
evaluate microbial response to biocides, techniques such as Biolog whole-community
metabolic profiles and terminal restriction fragment length polymorphisms (T-RFLP)
were used. Biolog analysis of planktonic cells revealed changes following exposure to
sub-lethal biocide concentrations, however carbon utilisation profiles resembled that of
the controls after 24-48 hours. For biofilm communities, no carbon utilization differences could be detected under these conditions. There was, however differences in
T-RFLP patterns between treated and untreated biofilm communities. / AFRIKAANSE OPSOMMING: Biobevuiling van watersisteme is 'n probleem wat algemeen in industriëe ervaar word.

gebruik. Biolog analise van planktoniese selle het verskille getoon na blootstelling aan sub-dodelike biosied konsentrasies. Koolstof benutting het wel na 24 -
48 ure met dit van die kontrole ooreengestem. Vir biofilm gemeenskappe was daar geen
noemenswaardige verskille in koolstof benutting nie. Daar was wel verskille in T-RFLP
patrone tussen die onbehandelde en biosied-behandelde biofilm gemeenskappe.

Measuring the tangible benefits of environmental improvement : an economic appraisal of regional crop damages due to ozoneSpash, Clive Laurence January 1987 (has links)
The main purpose of this thesis is to empirically calculate the welfare changes which might be expected to result from potato yield reductions caused by ambient ozone loadings in the Lower Mainland of British Columbia. The objectives of the research are: (1) to review the scientific literature pertaining to the effects of ozone loadings on agricultural crops; (2) to review the methodologies employed in previous regional economic assessments of ozone damages; and (3) to apply an economically defensible technique to the analysis of welfare losses due to ozone.
Ozone in the Lower Mainland may be pictured as being restricted laterally by the mountain ranges surrounding Vancouver, and vertically by stagnant high pressure systems. Land/sea breezes aid in transporting ozone and its precursors from Vancouver up the Fraser Valley towards important crop growing regions. The highest levels of ozone occur during spring and summer coinciding with the most active season for many crops.
Seasonal ambient ozone dose, measured as hours-ppm>0.10ppm was found to be high in rural areas, especially Abbotsford, during the late 1970's and early 1980's, dropping to low levels in more recent years. Potatoes are one of the economically important crops in the Lower Mainland known to be sensitive to ozone. Potato tuber weight reductions are estimated to have reached 16.5 percent in the Abbotsford region in 1981 at seasonal ambient ozone loadings.
An aggregate supply/demand model is set up for potato production in B.C. based upon prior estimates of supply and demand elasticities. This model assumes the price in the B.C. market is set exogeneously by U.S. imports. Thus, all policy relevent welfare changes affect producers' quasi-rent alone. Sensitivity of the model to import price, and the price elasticity of supply is tested. A range of welfare estimates is reported for a variety of ambient ozone loadings.
The total damages to potato producers, assuming all regions of B.C. are affected by the same seasonal dose as Abbotsford, are calculated to be around one million dollars at ambient ozone loadings in four out of eight years. A peak occurred in 1981 at 2.4-2.9 million dollars total damages. Damages may be overestimated because 20-30 percent of potato production takes place outside the Lower Mainland, Abbotsford often appears to receive higher ambient ozone loadings than other regions, and not all potato cultivars grown in the Lower Mainland are as sensitive to ozone as that employed here. However, there are also reasons to be cautious over discounting these estimates as too large. Potato response to ozone is restricted to tuber weight reductions while other important effects may include increased plant stress and damage to crop quality.
