Les spécifications des standards de transmission de données, par exemple la télévision numérique terrestre (VHF, UHF, L1, L2, S-band), la téléphonie mobile (GSM, GPRS, EDGE, UMTS, ... ) ou l'augmentation du débit d'information sans fils (WIFI, WiMax, Bluetooth, WHDMI, ... ), nécessitent entre autres une réduction du seuil de détection et une densification des canaux. Plusieurs solutions permettent d'augmenter le débit d'information, soit l'augmentation de la quantité d'information transportée par la porteuse radio-fréquence, soit la multiplication des porteuses à l'intérieur d'une bande de fréquence. La qualité spectrale des signaux porteurs devient alors un point clé pour garantir l'intégrité de l'information. Au cœur de la génération ou de la détection des signaux, la varicap, capacité variable à commande électrique, est un des éléments prépondérants déterminant les performances de la chaîne de transmission. La thèse concerne l'étude de nouvelles varicaps en technologies CMOS sub-90nm et BiCMOS sub-250nm. Après avoir introduit le contexte général de l'étude, nous présentons un état de l'art des varicaps, puis nous définissons les facteurs de performances et les outils d'évaluation d'une technologie et d'une famille de varicaps afin de fournir les pistes d'amélioration à travers les caractéristiques électriques et géométriques. Le premier axe de nos travaux s'intéresse à l'évaluation de nouvelles structures de varicaps autour de la capacité intrinsèque et de l'aspect architecture!. Le deuxième axe se consacre à l'étude des techniques de mesures plus proches du contexte d'utilisation de la varicap dans un système. Pour conclure, nous décrivons la mise en place d'un véhicule de test type VCO en technologie CMOS 65nm afin de quantifier les facteurs de performances à l'échelle du circuit. A terme, ce travail fournit une bibliothèque de données techniques et d'architectures permettant de réduire le temps de développement des futures varicaps. / The specifications of the standard data transmission, such as digital terrestrial television (VHF, UHF, L1, L2, S-band), mobile (GSM, GPRS, EDGE, UMTS, ... ) or the growth of the flow of the wireless data (WiFi, WiMax, Bluetooth, WHDMI ... ), require a reduction in the threshold of detection and a densification of channels. Several solutions can increase the flow of data: the growth of the amount of information carried by the radio-frequency carrier or the multiplication of carriers within a band. The spectral quality of signaIs becomes a key to ensuring the information integrity. At the heart of the generation and detection signaIs, the varactor, variable capacitance in function of the supply voltage, is a crucial element determining the performance of the chain of transmission. The thesis deals with the study of new varactors in technology sub-90nm CMOS and sub-250nm BiCMOS technologies. After introducing the general context of the study, we present a state of the art of varactor, then we define the performance factors and assessment tools of technologies to provide the improvement of electrical and geometric caracteristics. The first axis of our work focuses on the evaluation of new structures varactor around the intrinsic capacitance and the architectural aspect. The second axis is dedicated to the study of measuring techniques closer to the system context. Finally, we de scribe the conception of a test vehicle as VCO in 65nm CMOS technology to quantify the performance factors across the circuit. Ultimately, this work provides a Iibrary oftechnical data and architectures in the aim to reduce the development time of varactor offer.
