Propriedades eletrônicas em nanossistemas baseados em nanotubos de carbono e grafeno / Eletronic properties in nanosystems based on carbono nanotubes and graphene

Neste trabalho foram realizadas simulações computacionais para investigar as propriedades eletrônicas de nanossistemas baseados em nanotubos de carbono e grafeno por meio de cálculos de primeiros princípios. Um dos nanossistemas investigados é formado por um nanotubo de carbono acoplado a eletrodos de nanofios de paládio encapsulados. Foi mostrado que estados provenientes dos eletrodos interagem fortemente com os estados do nanotubo de carbono. Cálculos de transporte eletrônico foram realizados para investigar a potencialidade desse nanossistema em aplicações como transistor de efeito de campo. Foi mostrado que a intensidade da corrente elétrica desse nanossistema pode ser variada com o campo elétrico de gate. Outro trabalho desenvolvido no presente trabalho tem como base um nanossistema formado pelo grafeno depositado nos substratos SiO2 amorfo e h-BN. Foi determinada a energia de adsorção e a quantidade de carga transferida para investigar a influênicas desses substratos na adsorção da molécula de H2 pelo grafeno. Foi mostrado que a energia de adsorção da molécula de H2 adsorivda na interface grafeno/SiO2 amorfo é menor em comparação com o grafeno suspenso ou disposto sobre o substrato h-BN. Além disso, a adsorção do H2 nessa região resulta em uma transferência de carga de uma ordem de grandeza maior em comparação com a adsorção no grafeno suspenso, sendo observado um deslocamento do Cone de Dirac em relação ao nível de Fermi. Esse estudo poderá contribuir para a construção de futuros sensores de H2 à base de grafeno. / In this work, ab initio calculations were performed within DFT framework to analyse electronic properties of Carbon nanotubes and grapheme nano systems. In this work, computer simulations were performed to investigate the electronic properties of nanosystems based on carbon nanotubes and graphene within DFT framework. One of these systems studied is a Carbon nanotube semiconductor coupled to encapsulated leads of Pd nanowires. It has been shown that leads states interact strongly with the carbon nanotube states. Electronic transport calculations were performed to unfold new applications of this system, such as the field effect transistor. We noticed that charge current intensity can be tuned by electrical field. We also described the influence of amorphous SiO2 and h-BN, in H2 energy adsorption and charge transfer, where both materials are used as graphene substrates. It was shown that the latter adsorption energy in the graphene/Si02 is smaller than graphene/h-Bn and the graphene suspended itself. In fact this adsorption results in a charge transference one order greater than in the suspended graphene, which can be seen as a vertical shift of the Dirac Cone. This study may improve the construction of future H2 sensors based on graphene.

Investigação da influência das velocidades de deriva no funcionamento de um transistor de spin / Investigation of drift velocities influence on the operation of a spin transistor

A spintrônica oferece um paradigma de uma eletrônica baseada no spin do elétron, ao invés de sua carga, para manipular e transportar informação. Para que o conceito de um transistor de spin possa se traduzir em um dispositivo prático, é necessário que se conheça a influência causada pelo movimento dos elétrons polarizados na dinâmica de magnetização de spins em um canal de transporte. Neste sentido, foi estudado um gás de elétrons bidimensional confinado em um poço quântico de GaAs, dopado simetricamente com Si, em um sistema composto de duas sub-bandas. A injeção e detecção de polarização de spin na amostra foi realizada opticamente em uma configuração de bombeio-prova, através da técnica de microscopia de rotação de Kerr com resolução espacial e temporal. Induzindo deriva de spins pela aplicação de voltagens no plano da amostra, foram encontradas mobilidades de spin com valores próximos à mobilidade de carga e que podiam ser modificadas por voltagens aplicadas em um eletrodo de porta. Através de medidas dos campos spin-órbita gerados na amostra, foi possível a avaliação de sua relação com as velocidades de deriva, em comparação com o previsto por um modelo teórico. Dessas medidas puderam ser obtidos os coeficientes spin-órbita das interações de Rashba e Dresselhaus, em que ambos mostraram um comportamento de dependência com as velocidades de deriva não descrito pelo modelo utilizado, o que sugere que a magnitude das interações spin-órbita seja influenciada por essas velocidades. / Spintronics offers a paradigm of an electronics based on the electron spin, rather than its charge, for the manipulation and transport of information. In order that the concept of a spin transistor can be translated into a practical device, it is necessary to know the influence caused by the movement of spin-polarized electrons in the spin magnetization dynamics in a transport channel. In this sense, it was studied two-dimensional electron gases confined in a GaAs quantum well, symmetrically doped with Si, in a system composed of two subbands. Injection and detection of spin polarization in the sample was performed optically in a pump-probe configuration, using space and time resolved Kerr rotation microscopy technique. By the application of in-plane voltages inducing spin drift in the sample, spin mobilities were found with values close to the charge mobility and that could be modified by gate voltages. Through measures of the spin-orbit fields generated in the sample, it was possible to evaluate their relation with the drift velocities, in comparison with that predicted by a theoretical model. From these measures the spin-orbit coefficients of Rashba and Dresselhaus interactions could be obtained, in which both showed a dependence behavior with the drift velocities not described by the model used, suggesting that the magnitude of the spin-orbit interactions is influenced by these velocities.

Cette thèse démontre le potentiel d'utilisation du graphène pour la fabrication de transistors à effet de champ à couche mince. Celui-ci est préparé par exfoliation en phase liquide et co-déposé avec un polymère semiconducteur du type n. Cette stratégie montre que le graphène améliore le comportement ambipolaire du polymère et plus particulièrement le transport des trous ce qui renforce l'application des matériaux composites au graphène dans les circuits logiques.Par la même approche de mélange, de nouveaux nanorubans de graphène dispersés en solution, ont été utilisés pour améliorer la performance des dispositifs basés sur un polymère amorphe de type p. Ces nanorubans forment une voie de percolation pour les charges améliorant ainsi la performance des dispositifs dans l'obscurité ainsi que sous illumination. Finalement, les dispositifs photosensibles multifonctionnels ont été examinés par l'introduction de molécules photochromiques avec différents substituants au sein des films semi-conducteurs à base de polymère ou de molécules de petite taille qui ont été trouvés influer la photocommutation. / This thesis demonstrates that graphene produced by liquid-phase exfoliation can be co-deposited with a polymerie semiconductor for the fabrication of thin film field-effect transistors. The introduction of graphene to the n-type polymeric matrix enhances not only the electrical characteristics of the devices, but also the ambipolar behavior and the hole transport in particular. This provides a prospective pathway for the application of graphene composites for logic circuits.The same approach of blending was adopted to enhance the electrical characteristics of an amorphous p-type polymer semiconductor by addition of an unprecedented solution processable ultra-narrow graphene nanoribbon. GNRs form percolation pathway for the charges resulting in enhanced deviee performance in daras weil as under illumination therefore paving the way for applications in (opto)electronics.Finally, multifunctional photoresponsive devices were examined by introducing photochromic molecules exposing different substituents into small molecule or polymeric semiconductor films that were found to affect the photoswitching behavior.

Fabrication of nitride-based high electron mobility transistor biosensor to detect pancreatic cancer antigen

Abstract ¡@¡@Biosensor chip has a lot of advantages, such as label-free, ultra-sensitive, highly selective, fast and real-time detection. Fabricating biosensor chip has great benefits for gene-detection, protein-detection, medical diagnosis and development of new medicine. This research will integrate the biomedical, chemistry, and physics, and also combined with biochemical technology and semiconductor technology to produce biosensor chip. ¡@¡@We use microelectronic semiconductor process technology to fabricate silicon nanowire field effect transistors (SiNW-FET). The source-drain current versus the voltage curve (Isd-Vsd) shows that the contact pad and the silicon nanowire form ohmic contact. And then we use chemical surface modification technologies to modified biotin on SiNW-FET to detect streptavidin. ¡@¡@In addition, we also grow AlGaN/GaN film by MBE, and fabricate nitride¡Vbased high electron mobility transistor (HEMT) by microelectronic semiconductor process technology. In this study, we apply HEMT in biosensor for pancreatic cancer marker CA19-9 antigen. And we modify pancreatic cancer marker CA19-9 antibody on the biosensor chip surface to detect pancreatic cancer marker CA19-9 antigen molecule. ¡@¡@Most of biomolecules are with weak charges, which can form chemical gating effect and change the conductance of p-type SiNW. And according to the streptavidin microfluidic measurement of biotin-modified SiNW-FET, the detection limit of streptavidin was 10-9 M. And the detection limit of pancreatic cancer marker CA19-9 antigen for N-HEMT biosensor was 150 U/mL.

Countering Aging Effects through Field Gate Sizing

Transistor aging through negative bias temperature instability (NBTI) has become a major lifetime constraint in VLSI circuits. We propose a technique that uses antifuses to widen PMOS transistors later in a circuit?s life cycle to combat aging. Using HSPICE and 70nm BPTM process numbers, we simulated the technique on four circuits (a ring oscillator, a fan-out four circuit, an ISCAS c432 and c2670). Over the lifetime of the circuit, our simulations predict a 8.89% and a 13% improvement in power in the c432 and c2670 circuits respectively when compared to similarly performing traditional circuits.

Since the traditional CRT(Cathode Ray Tube) replaced by FPD(Flat Panel Display), e.g. LCD¡BOLED¡BPDP, FPD industry is regarded as the important one of global industry following Semi-conductor industry. The main stream of Large-Area Displays is TFT-LCD(Thin Film Transistor-Liquid Crystal Display) and it¡¦s applied a-Si:H TFT (the hydrogenated Amorphous Silicon Thin Film Transistor) as pixel-switch device on LCD. In a-Si:H TFT Cell process, the active region material(a-Si:H) with higher Photoconductivity results into higher off-state current under light illumination and that causes color performance discrepancy as incomplete On/Off operation of pixel-switch devices. As long as the introduction of F into a-Si:H modify the density of states in the gap of a-Si:H(:F), that may result the shift of the Fermi level toward the valence band edge and The density-of-states increasing. It¡¦s effective to decrease the photo leakage current. Due to electro-optical properties of liquid crystal(LC), to drive Pixel-switch device in TFT-LCD shall force On/Off voltage to change Twist Angle of LC is corresponding to have Stress on TFT device. According to DC Stress experiment results, it¡¦s found TFT device with SiF4 dopant can reach better reliability. This issue is aimed to research the photo leakage current variation of a-Si:H TFT at low temperature and ON/Off state effect by stress on TFT device.

Ce mémoire traite de la modélisation et de l'évaluation des performances d'un nouveau composant de puissance, le transistor MOS à tranchées. Plus précisément, on présente tout d'abord l'évolution des structures MOS de puissance basse tension depuis les années 70 jusqu'au transistor MOS à tranchées dont les principales propriétés sont énumérées. On réalise ensuite une étude des mécanismes - analyse statique à l'état passant et à l'état bloqué, analyse dynamique - intervenant dans les diverses zones du composant. Sur la base de cette étude, on établit un modèle de ce transistor pour le logiciel de simulation des circuits SPICE. Les procédures d'acquisition des paramètres de ce modèle sont précisées. Ce modèle ainsi obtenu est ensuite validé sur deux familles de divers composants MOS de puissance industriels. Enfin, les limites de performances statiques et dynamiques des transistors VDMOS et MOS à tranchées sont étudiées et comparées. Il est principalement montré que, dans le domaine des basses tensions, le transistor MOS à tranchées affiche des performances supérieures au transistor VDMOS en termes de résistance passante spécifique et de densité d'intégration. Les études analytiques et les simulations bidimensionnelles des deux types de composants montrent également que cette supériorité est appelée à s'accroître dans les années à venir.

Estudo comparativo entre semicondutores de silício e nitreto de gálio em circuitos de acionamento de leds / Comparative study between silicon and gallium nitride semiconductors in led drivers

This dissertation presents a comparative study about the performance of silicon (Si) and gallium nitride (GaN) semiconductors in drivers for light emitting diodes. Hereby, it is expected to provide the theoretical background required for the development of future works using this new technology. Theoretical aspects related to the materials used in the manufacture of semiconductors and their implications in the final product, as well as the characteristics and peculiarities of GaN semiconductors are presented. The experimental development consisted of two case studies, each focused on a distinct topology with different types of GaN semiconductors. First, a comparison of Si and enhancement mode GaN transistors was carried out in a family of synchronous buck converters. Ten 48 V to 28.3 V and 22.6 W converters were designed with the same parameters, at five different switching frequencies, ranging from 100 kHz to 1 MHz. Efficiency and temperatures were measured in four different scenarios: with and without an external diode in parallel with the low-side switch and with two different dead-time values, 25 ns and 50 ns. Converters with GaN transistors showed higher efficiency and lower temperatures in all cases, with a maximum efficiency of 96.8% and a minimum of 94.5%. In addition, Si-based converters exhibited greater performance degradation as the switching frequency and dead time increased. In the second study, nine 75 W off-line integrated double buck-boost converters were developed and evaluated. Two different Si technologies were compared with a cascode GaN transistor at three switching frequencies, ranging from 50 to 150 kHz. Again, the efficiency and temperatures of the prototypes were measured. The converters with GaN demonstrated superior performance in all cases, yielding about 5% gain in efficiency over the worst tested Si semiconductor. In both cases, the converters’ loss distribution was presented based on simulation results. It was concluded that the gallium nitride transistors have the potential to replace silicon technology mainly due to its superior performance and requirement of small, or no change, in the original circuit. / A presente dissertação apresenta um estudo comparativo do desempenho de semicondutores de silício (Si) e nitreto de gálio (GaN) em circuitos utilizados na alimentação de diodos emissores de luz. Por meio deste, procura-se fornecer o embasamento teórico necessário para o desenvolvimento de trabalhos futuros utilizando esta nova tecnologia. São apresentados, inicialmente, aspectos teóricos relacionados aos materiais utilizados na fabricação de semicondutores e suas implicações no produto final, além das características e peculiaridades dos semicondutores GaN. O desenvolvimento experimental consistiu de dois estudos de caso, cada um focado em uma topologia distinta com tipos de semicondutores GaN diferentes. Primeiramente, realizou-se um comparativo de transistores Si e GaN do tipo intensificação em uma família de conversores buck síncronos. Dez conversores 48 V para 28,3 V e 22,6 W foram projetados, com os mesmos parâmetros, em cinco diferentes frequências de comutação, variando de 100 kHz a 1 MHz. Eficiência e temperaturas foram medidas em quatro diferentes cenários: com e sem um diodo externo em paralelo com o interruptor de roda-livre e com dois valores diferentes de tempo morto, 25 ns e 50 ns. Os conversores com transistores GaN apresentaram maior eficiência e menores temperaturas em todos os casos, com uma eficiência máxima de 96,8% e uma mínima de 94,5%. Além disso, os conversores com Si exibiram uma maior degradação de desempenho à medida que a frequência de comutação e o tempo morto aumentam. No segundo estudo, nove conversores duplo buck-boost integrados de 75 W com alimentação a partir da rede elétrica foram desenvolvidos e avaliados. Compararam-se duas tecnologias distintas de interruptores de Si com um transistor GaN do tipo cascode, em três frequências de comutação, variando de 50 a 150 kHz. Novamente, mediu-se a eficiência e temperaturas dos protótipos. Os conversores com GaN demonstraram desempenho superior em todos os casos, com um ganho de cerca de 5% no rendimento em relação ao pior semicondutor Si testado. Em ambos os estudos de caso, a distribuição de perdas dos conversores foi apresentada com base em resultados de simulação. Concluiu-se que os transistores de nitreto de gálio têm potencial para substituir a tecnologia de silício utilizada atualmente devido, principalmente, a seu desempenho superior e exigência de pouca, ou nenhuma, mudança no circuito original.

Carbon Nanotube Based Nanofluidic Devices

abstract: Nanofluidic devices in which one single-walled carbon nanotube (SWCNT) spans a barrier between two fluid reservoirs were constructed, enabling direct electrical measurement of the transport of ions and molecules. Ion current through these devices is about 2 orders of magnitude larger than that predicted from the bulk resistivity of the electrolyte. Electroosmosis drives excess current, carried by cations, and is found to be the origin of giant ionic current through SWCNT as shown by building an ionic field-effect transistor with a gate electrode embedded in the fluid barrier. Wetting of inside of the semi-conducting SWCNT by water showed the change of its electronic property, turning the electronic SWCNT field-effect transistor to "on" state.
