Characterization and Fabrication of Recessed Multi-Gate SOI MOSFET

Abstract In this thesis, we propose and fabricate a triple recessed multi-gate SOI device that has high transconductance and low series resistance. The SOI device structure has three unique features. First, it uses mesa isolation instead of using conventional LOCOS and trench isolation to avoid the bird¡¦s beak effect in LOCOS isolation and the complexity of digging trench in trench isolation. Second, it combines the rounded and gate recessed structure to reduce the edge effect and lower the source/drain parasitic resistance. Third, it has three surfaces of gate structure that can increase the effective channel width of the device to enhance the current drivability of the device without reducing the packing density of the integrated circuit. From our experiment results the trends of device characteristics exhibits good agreement with the 3 ¡V D simulation results. According to the simulation results of 3 ¡V D DAVINCI and the measurement results, triple recessed multi-gate SOI MOSFET¡¦s presents four unique characteristics, which are superior to conventional SOI with the same device parameter in deep sub-micrometer regime. First, multi-gate SOI has better short channel effect and drain induce barrier lowing immunity conventional SOI device than conventional SOI device. Second, it has higher transconductance and higher current drive capability. Third, the breakdown voltage is higher than that of conventional SOI device. Fourth, self-heating effect would not increase with current gain increase, triple recessed multi-gate SOI device has better self-heating effect immunity. These four advantages show the triple recessed multi-gate SOI MOSFET¡¦s is suitable for high speed and low power applications along shrink of device dimensions.

Investigation of Recessed and Concealed Sprinklers Activation in Wind Tunnel Plunge Test and in BRANZFIRE Computer Model

Installation of exposed fire sprinklers may cause inconvenience in areas where architectural and interior presentation is significant. In order to overcome this inconvenience, recessed and concealed sprinklers were created and are applied widely. Response Time Index (RTI) and C-factor are the thermal sensitivity (intrinsic parameters) used to characterise a sprinkler. They are also used as input parameters in computer fire models to simulate sprinkler response time. However, the RTI and C-factor are not published by the manufactures. Therefore the RTI and C-factor of the recessed and concealed sprinklers have been analysed and determined in this research. In order to obtain the RTI of the recessed and concealed sprinklers, four of the most commonly used sprinkler models (two recessed and two concealed) in New Zealand have been investigated in plunge test experiment by using a wind tunnel in this research. The UC3 wind tunnel used to conduct the plunge test has been fabricated in this research. This work has demonstrated that the UC3 wind tunnel could provide a very stable and uniform temperature profile in the test section. However, the velocity uniformity of the tunnel needs to be improved in the future. The "apparent" RTI for different recessed and concealed sprinkler models (two recessed and two concealed) have been determined in the plunge test experiment. It should be noted that the "final calculated RTI" for each tested recessed and concealed sprinklers has been denoted as "apparent RTI" in this study. BRANZFIRE computer model has been used to model the fire scenarios in the full scale fire tests conducted by Bill and Heskestad (1995). The best input fire object location, the best input sprinkler distance below the ceiling and the input "apparent C-factor" in BRANZFIRE for the flush, recessed, concealed and the recessed sidewall sprinklers have been determined in this research. This work has generally improved the guidance available to fire safety engineers for the RTI and C-factor of the recessed and concealed sprinklers.

Polyfunkční domy Řečkovice / Multifunctional houses in Řečkovice

The diploma thesis focuses on the design of a new construction of a multifunctional building in Řečkovice. The construction consists of two separate blocks connected by a basement storey with common garages. Each block has three above-ground storeys. On the first basement storey there are garages and technical facilities. On the above-ground storeys there are commercial units with own entrances from the exterior and own sanitation facilities. Furthermore there are flats of varying sizes: from single-room flats with a kitchenette to four-room flats with a kitchenette. One of the flats has been designed as adaptable (wheelchair accessible). All the flats have a recessed balcony or a terrace facing southwest. The construction is built on shallow foundation constructions. The first basement storey is from monolithic reinforced concrete. The above-ground storeys are built from Kalksandstein sand-lime blocks. The exterior walls are insulated with a contact thermal insulation system. The construction is covered by flat roofs.
