Étude théorique de nanofils semiconducteurs / Theoretical study of semiconducting nanowires

Le dopage des nano-fils de semi-conducteurs est un paramètre essentiel gouvernant leurs propriétés optiques et de transport. Alors que dans les fils d'une centaine de nanomètres de diamètre les impuretés servant au dopage se comportent certainement comme dans le matériau massif, les confinements quantique et diélectrique influent fortement sur leur structure électronique pour des dimensions de l'ordre de la dizaine de nanomètres ou en dessous. Les récentes techniques de croissance des nano-fils semi-conducteurs ouvrent de grandes opportunités pour des applications à l'échelle nanométrique. Ils restent semi-conducteurs indépendamment de leur diamètre et de leur orientation, donnant la possibilité de contrôler leurs propriétés par dopage. Alors qu'il n'y a pas de doute que des nano-fils de type p et n peuvent être produits, la question sur «comment leur conductivité électrique dépend du dopage ?» reste largement ouverte. En fait, la plupart des travaux montrant de bonnes propriétés de transport concernent des nano-fils dopés avec une forte concentration de dopants (près de la densité de Mott ou au dessus). Dans ce cadre, notre travail présentera les résultats de calculs de structure électronique d'impuretés hydrogénoïdes dans des nano-fils de silicium. L'évolution de l'énergie de liaison des donneurs et accepteurs sera présentée en fonction de la taille des nano-fils. Des simulations de l'efficacité de dopage à température ambiante permettront de prédire des caractéristiques essentielles du transport électronique dans les nano-fils. Nous montrons que l'énergie de liaison croit, dû aux confinements. Le confinement quantique pour les petites tailles de nano-fils (diamètre < 5 nm) et le confinement dit « diélectrique» qui se produit quand il y a une importante discontinuité entre la constante diélectrique dans le nano- fil et celle de son environnement. Pour les nano- fils dans un environnement avec une faible constante diélectrique, nous montrons que les impuretés ne peuvent être ionisées à température ambiante même pour des diamètres jusqu'à quelques dizaines de nanomètres. Nous expliquons l'origine de ce comportement en considérant l'effet du potentiel de l'impureté et de la self-énergie des porteurs, nous donnons l'énergie d'ionisation dans différentes configurations. Ces résultats nous permettent de conclure qu'un fort dopage est nécessaire pour obtenir de bonnes propriétés électriques dans le nano-fil. / Recent breakthroughs in the growth of semiconductor nanowires (SNWs) have opened up great opportunities for nanoscale device applications. SNWs remain semiconducting independent oftheir diameter and orientation, giving the ability to control their properties by doping. Therefore a large number of experimental works have addressed the problem of doping and of its modulation in SNWs. While there is no doubt that p- and n-type SNWs can be produced, the question of how their electrical conductivity depends on the doping level remains largely open. ln fact, most of the works showing good transport properties concern SNWs doped with high impurity concentration, near or above the Mott density. ln order to investigate the doping efficiency in SNWs, we present calculations of the electronic structure of donor and acceptor impurities in Si nanowires. We show that their ionization energy increases due to the confinement, the quantum confinement at small sizes (diameter < 5 nm) and above aIl the so-called dielectric confinement which occurs when there is an important dielectric mismatch between the wire and its surrounding. For SNWs embedded in a material with a low dielectric constant, we obtain that the impurities cannot be ionized at room temperature even for diameters up to several tens of nanometers. We explain the origin of this behavior by considering the effect of the impurity potential and of the self-energy of the carrier, and we make predictions for the ionization energy in different configurations. These results allow us to conclude on the necessity to use heavy doping to obtain good electrical properties in SNWs.

Étude de propriétés électroniques de nanostructures par microscopie à force atomique sous ultra-vide / Electronic properties of semiconductor nanostructures probed by atomic force microscopy in ultra high vacuum

Cette thèse est consacrée à l’étude des propriétés électroniques de nanostructures par microscopie à force atomique (AFM) en ultra-vide. La première partie de ce travail a consisté à caractériser localement des nanofils de silicium et germanium par technique d’AFM conducteur. Les expériences de conduction locale sur nanofils inclinés montrent que la conduction des nanofils intrinsèques est dominée par un transport en surface, associé à la présence de résidus catalytiques métalliques. Cette conduction peut être partiellement supprimée (par désoxydation) ou exaltée (par traitement thermique). Une caractérisation qualitative du dopage de ces nanostructures est présentée, par technique de microscopie à sonde de Kelvin.La deuxième partie de la thèse a consisté à étudier le transfert de charges et les propriétés d’ionisation de nanocristaux de silicium passivés hydrogène, dopés de type n (P) ou p (B), fabriqués par dépôt plasma. L’analyse des images de microscopie à sonde de Kelvin en modulation d’amplitude sous ultra-vide montre que le transfert de charges des nanocristaux de silicium correspond à un mécanisme de compensation d’énergie, exalté par le confinement quantique. Les résultats expérimentaux fournissent une mesure de l’ouverture de la bande interdite des nanocristaux due au confinement quantique, dans la gamme 2-50nm, en accord quantitatif avec des calculs en liaisons fortes. Ils mettent en avant la possibilité d’utiliser des nanocristaux dopés comme sources d’électrons pour réaliser un dopage sélectif contrôlé de nanostructures ou nanodispositifs, avec des densités dans les gammes de 2×10 11-10 14 cm-2 ou 8×10 5-2×10 7 cm-1. / We study the electronic properties of nanostructures using atomic force microscopy in ultra-high vacuum environment. The first part of this work consists in the characterization of silicon and germanium nanowires grown by metal-catalyzed chemical vapour deposition on silicon substrates, using conducting atomic force microscopy. The electrical transport at room and low-temperature through individual nanowires has been measured as a function of the position along tilted nanowires. It is shown that the conduction properties of as-grown intrinsic silicon nanowires are dominated by the presence of gold catalyst residues along their surface, which can be either partially suppressed (e.g. by a de-oxidation step), or enhanced upon heat treatment. The second part of this work consists in studying the charge transfer and ionization properties of hydrogen-passivated phosphorus-doped and boron-doped silicon nanocrystals grown by plasma enhanced chemical vapor deposition on silicon substrates, using ultra high vacuum amplitude modulation Kelvin force microscopy. It is demonstrated that the charge transfer from silicon nanocrystals follows an energy compensation mechanism, which is enhanced by quantum confinement. The results provide a measurement of the nanocrystal conduction band-gap opening due to quantum confinement in the 2-50nm range, in agreement with parametrized tight-binding calculations. They also put forward the possibility to use doped nanocrystals as electron sources to achieve a controlled remote doping of nanostructures and devices with typical two-dimensional charge densities in the range of 2×10 11-10 14 cm-2, or linear charge densities in the range of 8×10 5-2×10 7 cm-1.

Depuis 1964, chaque année, une nouvelle « mission » composée d’une trentaine de personnes tout au plus, militaires, contractuels et scientifiques, est dépêchée pour un an sur l’île inhabitée de la Possession, située dans les Terres Australes et Antarctiques Françaises, au sud de l’Océan Indien, afin de garantir la souveraineté française sur ce lieu, remarquable par son isolement et sa faune, tout en y conduisant des activités de recherche. Cette situation de « huis clos » équivaut à une situation de laboratoire : l’impossibilité de se défaire de la dynamique de groupe en libère nécessairement le scénario exhaustif et donne ainsi nettement à voir les ressorts ordinaires de la vie sociale : le lien entre la nécessité de trouver et défendre sa place dans le groupe, les rivalités qui s’ensuivent, les accusations qui divisent et la convergence salvatrice des accusateurs sur un « coupable ». De nombreuses missions échappent à ce cours naturel des choses. Elles imitent intentionnellement le scénario qu’ainsi elles évitent, inscrivant un faux, un bouc émissaire pour rire, au centre du folklore local. A l’inverse, les psychologues chargés de la sélection du personnel recourent sans le savoir au processus qu’ils dénoncent en profilant et éliminant leurs supposés responsables. / From 1964 on, around 30 people belonging to what is called a « mission » spend a year on Possession Island, an uninhabitated French island located in the southern Indian Ocean. Sending militaries, contract workers and scientists all put together enables France both to ensure its sovereignty and to lead scientific research on a place which is notable for its location and wildlife. Social life takes place there like if under laboratory conditions : no one can flee group dynamics which go up to its achievment, or completeness. Thus social life cogs can be seen i.e. : the link between the necessity of finding and defending its own place whithin the group, following rivalries, accusations first dividing then unifying on a « faulty person » in a « salutary » movement. Many missions do not follow this natural scenario. They imitate the scenario which can not be played in such conditions. They make a scapegoat for a joke appear in the local folklore. Whereas psychologists, by choosing people sent on this island, select out persons they think will be guilty and prove therefore to which extent the lack of knowledge enables this spontaneous scenario.

Electronic structure and optical properties of heterogeneous nanocrystals : theory and modeling / Structure électronique et propriétés optiques de nanocristaux hétérogènes : théorie et modélisation

L'objectif de ce travail est de décrire la structure électronique et les propriétés optiques de boîtes quantiques de semiconducteurs (nanocristaux) contenant des hétérojonctions, c'est-à-dire des nano-jonctions entre deux semiconducteurs. Ces nanostructures ont des propriétés optiques très intéressantes pour les applications photoniques et photovoltaïques. La description théorique des effets liés à l'interface demande un traitement particulier. Nous commençons par décrire la structure électronique des semiconducteurs massifs en liaisons fortes et nous montrons comment on peut appliquer cette théorie aux nanocristaux. La méthodologie de calcul des spectres optiques en partant de la structure électronique est présentée. Les paramètres de liaisons fortes sont utilisés pour calculer l'évolution de la structure électronique des boîtes quantiques en fonction de leur taille. Le bon accord théorie/expérience obtenu pour la variation de la bande interdite en fonction de la taille valide notre approche théorique. Nous appliquons ensuite ces techniques à des nanocristaux coeur/coquille PbSe/CdSe, après analyse des interfaces présentes dans ces systèmes et discussion des valeurs des discontinuités de bandes. Nos calculs justifient l'hypothèse que CdSe agit comme une barrière de potentiel pour l'électron et le trou. Nous simulons les spectres d'absorption optique des nanocristaux de PbSe, CdSe et PbSe/CdSe. Nos travaux confirment l'existence de transitions optiques intra-bandes photo-induites observées récemment dans des expériences de type pompe-sonde. Ces transitions intra-bandes photo-induites, révélées et étudiées pour la première fois, sont très intéressantes pour des applications en photonique. / The main objective of this work is to give a description of the electronic structure and optical properties of semiconductor quantum dots (nanocrystals) containing heterojunctions, i.e. nano-junctions between two semiconductors. These nanostructures have interesting optical properties which are very promising for applications in photonics and photovoltaics. The theoretical description of the effects of the interface demands special attention. We start describing the calculations of the electronic structure of bulk semiconductors using semi-empirical tight-binding, and we show how to apply this technique to semiconductor quantum dots. We develop expressions to connect the discrete levels of energy in a quantum dot and the transitions in optical absorption spectra. The bulk tight-binding parameters are used for the calculation of the electronic structure of quantum dots of single compounds, analyzing the effect of the size variation of the quantum dots. The effectiveness of this method is demonstrated, in particular we obtain good values for the bandgap versus size compared to experiments. We apply this method to calculate the electronic structure of PbSe/CdSe core/shell quantum dots, after an analysis of the different types of interfaces that can appear in this system, and we discuss the issues related to the determination of the band offsets. The results of these calculations validate the assumption of the role of the shell as a potential barrier for the electron and the hole. The electronic structures are used in the last chapter to simulate the absorption spectra of PbSe, CdSe and PbSe/CdSe quantum dots. We give theoretical support to recent experiments in transient absorption spectroscopy, revealing groups of new transitions originated by photo-induced intraband absorption. Our calculations shed light on the nature of these optical transitions which can be of interest for applications in photonics.

Effects of confinement on water structure and dynamics and on proton transport: a molecular simulation study

Classical molecular dynamics (MD) simulations are performed to study structural and dynamic properties of water confined within graphite surfaces. The surfaces are separated at distances varying between 7 and 14.5 Å and the water density is held constant at 1g/cc. Results at 298 K show the formation of a well-ordered structure constituted by water layers parallel to the graphite surfaces. The water molecules in the layers in contact with the surface have a tendency to orient their dipole parallel to the surface. Such ice-like structures may have different structural and dynamic properties than those of ice. The calculated mean square displacement reveals that the mobilities of the confined water at a separation of 8 Å become similar to that of low-temperature water (213 K) at the same density, although the structures of water are very different. The temperature at which the mobility of water confined at the separation of 7 Å would become similar to that of bulk low-temperature water was found to be 373K. With respect to the dynamics of confined water, a significant blue shift is observed in the intermolecular vibrational modes associated with the O×××O×××O bending and O×××O stretching of molecules linked by hydrogen bonds. The analysis of the geometry of water clusters confined between two graphite surfaces has been performed using ab initio methods. The ab initio calculations yield two preferential orientations of water molecules which are; 1) one O-H bond points to the surface and the other is parallel; 2) both O-H bonds are parallel to the surface. These orientations agree with those found in our MD simulation results. The calculated energy barriers for proton transfer of the confined H3O+-(H2O) complexes between two graphite model surfaces suggest that the confinement enhances the proton transfer at the separation 6-14.5 Å. When the confinement is high, at a separation of 4 Å, the barrier energies are extremely large. The confinement does not enhance proton transfer when the H3O+-(H2O) complexes are located further from the surfaces by more than 8 Å. As a result, the barrier energies start to increase at the separation of 20 Å.
