Obteve-se materiais policristalinos de cor amarela-clara que foram caracterizados por DRX, espectroscopia MicroRaman, microscopia eletrônica de varredura (MEV), espectroscopia de fotoluminescência e UV/Vis por refletância difusa. O refinamento Rietveld, usando os dados da ficha ICSD Nº 4165, foi empregado para o cálculo dos parâmetros rede e posições atômicas. Indexou-se os DRX das amostras como α e γ-Ag2WO4 pelas fichas cristalográficas JCPDS 34-0061 e JCPDS 33-1197, respectivamente. Os resultados revelaram estruturas com alto grau de desordem que aumenta com o aumento de concentração do Mo6+, redução progressiva do volume de cela unitária e formação da fase cúbica com maiores concentrações do dopante. Exceto para a amostra com 0,1% de dopante, obteve-se cristais com morfologia hexagonal, tamanho em torno de 1 μm, apresentando defeitos morfológicos como fraturas, superfícies irregulares e cristais polifacetados. Notou-se rápido crescimento de nanopartículas de prata na superfície do material durante exposição ao feixe de elétrons acelerados sob 10 keV no microscópio eletrônico de varredura. As amostras apresentaram ainda comportamento ôhmico com resistência da ordem de 1010 Ω・m, com cristais de α-Ag2WO4 puro exibindo forte fotoluminescência na região do vermelho que é reduzida com a dopagem e sem apresentar considerável variação no band gap em função da concentração de Mo6+. / In this study were synthesized Mo6+ doped α-Ag2WO4 microcrystals at concentrations of 0, 0,1, 0,2 0,4 e 0,8% by co-precipitation at 100 ºC in presence of polyvinylpyrrolidone surfactant. Were obtained pale-yellow polycrystalline powders that were characterized by x ray diffraction, MicroRaman spectroscopy, scanning electron microscopy (SEM), photoluminescence spectroscopy and UV/Vis diffuse reflectance. They was indexed as alfa and γ-Ag2WO4 by the crystallographic standards JCPDS 34-0061 and 33-1197, respectively. The Rietveld refinament using ICSD No. 4165 was performed to calculation of lattice parameters and atomic positions. The results revealed a high degree of disorder in short, medium and long range which increases with doping such as a progressive reduction of unit cell volume and cubic phase formation is inducted. Except to 0,1% Mo6+, SEM images showed hexagonal crystals, size about 1 μm, presenting morphological defects such as fractures, irregular surfaces and polyfaced crystals. Further was noted a rapid growth of silver nanoparticles on the surface of these materials during exposure to 10 keV electron beam accelerated in SEM. The samples also showed ohmic behavior with 1.074x1010 Ω·m order resistence, α-Ag2WO4 pure crystals exhibited strong photoluminescence in the red region of eletromagnetic spectra which is reduced by doping, with no significant changing on FT profiles by Mo6+ increasing concentration being noted. The lowest band-gap (3.05 eV) was obtained with 0,8% doped sample.

Em seguida o material foi depositado na forma de filmes finos através de dois métodos (spin coating e elevada pressão) sobre substrato de silício/LaNiO3. O método de deposições de solução química pelo spin coating foi utilizado para deposição de 10 camadas, variando as temperaturas de calcinação em 500, 600 e 700 °C. Para o método de deposição por elevada pressão partiu dos pós de CCTO na fase cristalina, obtido pela calcinação da resina Pechini. Neste método o sistema pó de CCTO/substrato foi tratado a 340 °C por 32 horas usando 2 MPa de pressão em ar. Para identificar a menor temperatura de cristalização de CCTO, quando os filmes foram tratados por pressão durante um determinado tempo, utilizou-se das técnicas de caracterização de difração de raios X e de microscopia eletrônica de varredura. Os filmes obtidos e tratados por pressão apresentaram-se mais densos e homogêneos em relação aos filmes via spin coating. Quando investigadas as propriedades óticas de fotoluminescência observou-se a desordem dos clusters TiO5 após tratamento a pressão. Nas caracterizações elétricas e dielétricas ficou evidente a influência da pressão no deslocamento dos clusters TiO6, levando a troca de cargas com o cluster TiO5 . Nesta análise percebeu-se o surgimentos de polarons entre as vacâncias de oxigênio e os elétrons desemparelhados do Cu’Cu, o que resultou no aumento da permissividade dielétrica para o filme Si/LNO/CCTO / This project consists in the calcium and copper titanate (CCTO) synthesis by chemistry method (Pechini’s method). After that, physical and chemical deposition methods were used to obtain CCTO thin films on Si/LNO substrate. CCTO chemical route (Pechini’s method) used spin coating to deposit 10 layers and, different thermal annealing at 500, 600 and 700 °C was evaluated. In the other hand, physical deposition used the CCTO powder, and the CCTO/substrate system had treatment at 340 °C for 32 hours and 2 MPa of pressure in air. Both films obtained by chemical and physical methods were characterized by XRD and FEG-SEM. Pressure treatment decreases the CCTO chemical film crystallization temperature to 500 °C, showing more dense and homogeneous films too. Photoluminescence analysis reveals a higher emission signal at intense green light to pressure films, leading to disorder the TiO5 cluster. Electric measurement confirms the TiO6 clusters displacement from pressure treatment, leading the charge transfers to TiO5 clusters, favoring the polaron origins between the oxygen vacancies and unpaired electrons from the Cu´Cu, increasing the dielectric constant to the Si/LNO/CCTO thin films

Os pós foram caracterizados por difração de raios X (DRX), espectroscopia de espalhamento Raman (Raman), espectroscopia de absorção na região do ultravioleta-visível (UV-vis), espectros de absorção de raios X na borda K do titânio e da borda K do cálcio (XANES), microscopia eletrônica de varredura com emissão de campo (MEV-FEG) e emissão fotoluminescente (FL). Os pós de CT obtidos pelo HAM mostraram uma rápida organização estrutural fazendo uso de baixas temperaturas (140oC) associadas a tempos extremamente curtos (4 a 16 min) em comparação ao MPP e as fases desejadas foram obtidas diretamente do sistema hidrotérmico assistido por micro-ondas. Os pós obtidos pelo MPP apresentaram desordem estrutural de longas e curtas distâncias quando obtidos em temperaturas baixas e o inicio da cristalização ocorreu em 550oC e a obtenção da fase foi na temperatura 600°C no tempo de 120 min. O aumento da temperatura de tratamento térmico para as amostras obtidas pelo MPP bem como do tempo de síntese para as amostras obtidas pelo HAM contribuiu para a organização estrutural da rede cristalina do CT. Os resultados de XANES indicaram que os defeitos estruturais, do composto CT obtido por ambos os métodos estruturalmente desordenados, estão relacionados as vacâncias complexas de oxigênio advindas do formador e do modificador de rede. As medidas de UV-vis dos pós de CT indicaram a formação de níveis intermediários de energia na região do band gap com diminuição do valor do gap óptico nos pós desordenados. O CT obtido por ambos os... / This work describes the characterization and photo luminescent properties of CaTiO3 (CT) and Ca1-xEuxTiO3 (CT:Eu3+) ceramic powders synthesized by the polymeric precursor method (PPM) and microwave-assisted hydrothermal method (HAM) . The powders were characterized by X-ray diffraction (XRD), FT-Raman spectroscopy (Raman), ultravioletvisible spectroscopy (UV-vis), X-ray absorption near of the edge structure spectroscopy (XANES), scanning electron microscopy with field emission (FEG-SEM) and photoluminescence spectroscopy (PL). The CT powders obtained by HAM has shown a quickly structural organization by making use of low temperatures (140oC) associated to the extremely short reaction time (4-16 min) compared to the MPP and the desired phases were obtained directly from the hydrothermal system attended by microwave. The powders obtained by MPP has presented structural disorder in long and short distances when in low temperatures and the beginning of the crystalization has occurred in 550oC and the phase reached at 600°C after 120 minutes. The increase of temperature for the samples obtained by the MPP as well as the synthesis time for the samples obtained by HAM has contributed significantly to the structural organization of the crystalline CT´s powders. The XANES results indicated that the structural defects of the structurally disordered CT compound obtained by both methods are related to complex oxygen vacancies resulting from former and modifier network. The measures UV-vis of the CT powders indicate formation of intermediate energy levels at the band gap region with reduction of the optical gap´s value at the disordered powders. No presente trabalho foi desenvolvido o estudo das propriedades ferroelétricas, microestruturais e ópticas do sistema Ba0,5Sr0,5(Ti1-ySny)O3, em variadas porcentagens molares (mol %), para pós e filmes sintetizados pelo método dos precursores poliméricos (MPP). Neste método foram utilizados, como principais fontes de cátions, carbonato de bário, carbonato de estrôncio e isopropóxido de titânio. Como agente complexante foi utilizado o ácido cítrico e como agente polimerizante o etilenoglicol. Os resultados experimentais e os cálculos mecânico-quânticos, realizados utilizando-se métodos de cálculos ab inítio com o programa CRISTAL98, indicaram que a PL pode estar associada com defeitos presentes na estrutura desordenada do BST e BST:Sn. As medidas de absorbância associadas com a caracterização fotoluminescente sugerem um band gap não uniforme com níveis de energia localizados dentro da região do gap, os quais atuam como centro de absorção óptica e isto é a principal razão pela PL visível em temperatura ambiente. / Ceramic materials based on strontium and barium titanate (BST) pure or doped with Sn (BST:Sn), posses ferroelectric and optical properties which important technological applications. Those properties are affected by sthoichiometry of material, synthesis and processing route and dopants. In our case the ferroelectric and optical properties and microstructure of system Ba0,5Sr0,5(Ti1-xSnx)O3 were investigated, considering various molar percentages (mol %) for powders and films synthesized by polymeric precursor method (MPP). In this method it was utilized, as a main source of cations, barium carbonate, strontium carbonate and titanium isopropoxide. For reaction of complexation was used cytric acid and for polymerization was used ethylene glycol. The experimental results and quantum-mechanical calculations using ab initio calculation method with program CRISTAL98, pointed to that PL could be associated with defects present in disordered structure of BST and BST:Sn. The measurement of absorbance associated with the photoluminescence characterization suggests that band gap is not uniform due to energy levels localized inside the gap region, which act as a center of optical absorption and it is the main reason for PL visible at room temperature.

The Optical and Electronic Properties of Ge1-ySny and Ge1-x-ySixSny Materials and Devices for Silicon Integrated Optoelectronics

abstract: Group-IV semiconductor alloys are of interest for Si-integrated optoelectronic applications due to the band gap tunability and enhanced optical capabilities that can be achieved through compositional tuning. This work advances the field by presenting a systematic study of the optical and electronic properties of Ge1-ySny and analogous Ge1-x-ySixSny alloys. The fundamental direct and indirect band gaps of Ge1-ySny materials are measured by room temperature photoluminescence in samples containing 0 ≤ y ≤ 0.11 and a transition to direct gap materials is found to occur at yc = 0.087. This result is enabled by the development of sample growth and processing protocols that produce high-quality materials epitaxially on Ge-buffered Si(100) substrates. Strategies to optimize the optical performance are explored by varying the film thickness, thermal and surface treatments, and n-type doping. The electrical and optical properties of diodes based on these materials are characterized by current-voltage, optical responsivity, and electroluminescence measurements. These show improved optical performance near yc with tunable emission out to 2500 nm. Measuring the carrier lifetimes in devices with strain relaxed and fully strained interfaces show significantly longer lifetimes in the fully strained case. The direct and indirect band gaps of Sn-rich (y > x) Ge1-x-ySixSny materials are measured by room temperature photoluminescence on optimized samples. These data confirm a transition to direct gap materials occurs for the ternary alloy as well. Devices based on compositions 0.02 ≤ x ≤ 0.10 and 0.03 ≤ y ≤ 0.11 are characterized by current-voltage, optical responsivity, and electroluminescence measurements and show competitive performance with analogous devices based on Ge1-ySny materials. A detailed study of the direct gap in Ge1-xSix alloys gives parameters crucial en route to a global description of the Ge1-x-ySixSny fundamental band gaps. Archetypal laser device designs on Si are explored by fabricating degenerate pn junction diodes and highly doped waveguide devices based on high-quality Ge1-ySny materials. The diodes showed tunnel-like current-voltage characteristics and tailored electroluminescence based on the doping profile.
