Accurate temperature measurements on semiconductor devices

Self-heating can have a detrimental effect on the performance and reliability of high power microwave devices. In this work, the thermal performance of the gallium arsenide (GaAs) Gunn diode was studied. Infrared (IR) thermal microscopy was used to measure the peak operating temperature of the graded-gap structured device. Temperature measurements were experimentally validated using micro-thermocouple probing and compared to values obtained from a standard 1D thermal resistance model. Thermal analysis of the conventionally structured Gunn diode was also undertaken using high resolution micro-Raman temperature profiling, IR thermal microscopy and electro/thermal finite element modeling. The accuracy of conventional IR temperature measurements, made on semiconductor devices, was investigated in detail. Significant temperature errors were shown to occur in IR temperature measurements made on IR transparent semiconductors layers and low emissivity/highly reflective metals. A new technique, employing spherical carbon microparticles, was developed to improve the measurement accuracy on such surfaces. The new ‘IR microparticle’ technique can be used with existing IR microscopes and potentially removes the need to coat a device with a high emissivity layer, which causes damage and heat spreading.

A FIXED-DELAY, FREQUENCY-SHIFTED MICHELSON INTERFEROMETER FOR REMOTE AIR TEMPERATURE MEASUREMENT

The spectral width of single-frequency radiation scattered in the atmosphere may be used to determine air temperature. In general, the measurement is complicated by pressure dependent changes in the spectral profile of the scattered radiation and by the inherently low received signal levels. A fixed-delay Michelson interferometer minimizes both of these problems by: (1) exhibiting a low sensitivity to pressure induced changes in the scattered spectrum and (2) optimally utilizing the available signal. By frequency shifting the signal in one arm of the interferometer relative to the other it is possible to efficiently modulate the output of the interferometer and make it insensitive to small changes in the center frequency of the scattered spectrum. Laboratory results obtained using a fixed-delay, frequency-shifted Michelson interferometer demonstrate the ability of this instrument to remotely measure air temperatures in the range 290 K to 310 K with an uncertainty of ±2 K with averaging times on the order of seconds at a received signal level of 6 x 10⁻¹⁰ watts.

Thermometry of flow fields using a two-color ratiometric PLIF technique

Master of Science / Department of Mechanical and Nuclear Engineering / Steven Eckels / In this thesis, a two-color ratiometric planar laser-induced fluorescence (PLIF) technique for the measurement of temperature fields in liquids is described. The method uses the temperature sensitive rhodamine B and temperature insensitive rhodamine 110 fluorescent dyes. The ratio of the fluorescent emission intensity of these two dyes is inversely proportional to temperature and is independent of laser intensity variation in the flow field. Because the emission spectra of these two dyes overlap, a correction was developed to disentangle the two signals. In addition, the absorption spectra of rhodamine B and rhodamine 110 and emission spectrum of rhodamine 110 overlap, leading to the self-attenuation of the rhodamine 110 signal by the dye solution. A correction with respect to path length was developed for self-attenuation. This thesis presents the calibration process for a PLIF thermometry system and visualization of temperature gradients in a glass water tank with motion induced by large temperature gradients. A step-by-step procedure of the final calibration process is also presented.
