Development and characterization of plasma etching processes for the dimensional control and LWR issues during High-k Metal gate stack patterning for 14FDSOI technologies / Développement et caractérisation des procédés de gravure plasma impliqués dans la réalisation de grille métallique de transistor pour les technologies FDSOI 14nm : contrôle dimensionnel et rugosité de bord

Ros Bengoetxea, Onintza 29 January 2016 (has links)
In a transistor manufacturing process, patterning is one of the hardest stages to control. Along with downscaling, the specifications for a transistor manufacturing have tightened up to the nanometer scale. Extreme metrology and process control are required and Critical Dimension Uniformity (CDU) and Line Width Roughness (LWR) have become two of the most important parameters to control. So far, to meet the requirements of the latest CMOS technologies, post-lithography treatments such as plasma cure treatments have been introduced to increase photo-resist stability and to improve LWR prior to pattern transfer. However, conventional post-lithography treatments are no more efficient to address the specifications of14nm gate patterning where more complicated designs are involved. In this work, we have studied limitations of cure pretreatments in 2D gate integrations. In fact, the HBr plasma post-lithography treatment was identified as being responsible of a local pattern shifting that result in a loss of the device’s electrical performance. Preliminary results show that, cure step removal helps to control pattern shifting but to the detriment of the LWR. Indeed, if no cure treatment is introduced in the gate patterning process flow, photoresist patterns undergo severe stress during the subsequent Si-ARC plasma etching in fluorocarbon based plasmas. In this work, the mechanisms that drive such resist degradation in fluorocarbon plasmas have been studied and improved SiARC etch process condition shave been proposed. Besides, we evaluate how the state-of-art gate etch process can be improved, by investigating the impact of each plasma etching step involved in the high-K metal gate patterning on both LWR and gate shifting. The goal of this study is to determine if the TiN metal gate roughness can be modified by changing the gate etch process conditions. Our research reveals that addition of N2 flash steps prevents from gate profile degradation and sidewall roughening. In revenge, the TiN microstructure as well as the HKMG etch process has no impact on the gate final roughness. The hard mask patterning process remains the main contributor for gate roughening.

Damasceno, Ricardo Fernando. January 2010 (has links)
Por fim, o método convencional apresentou resultados medianos em quase todas as variáveis de saída analisadas / Abstract: This work aims to investigate the comparative efficiency of three different colling and lubrificatins system e applied to surface grinding operation. Systems compared are MQL (Minimal Quantify Lubrification), conventional and conventional optimized. Grinding tests were performed on universal grinding machine using a vitrified cBN grinding wheel for grinding, steel samples of ABNT4340 (grade SAE4340) hardened and tempered to 55HRc. The cutting fluid used for testing was soluble oil at 5% for methods and conventional and conventional optimized and synthetic fluid for MQL technique tested. In order to obtain a comparative analysis of performance among the three methods, the depth of cut parameter was varied in three values (0,02mm, 0,05 mm, 0,08mm), the other cutting parameters were kept constant. Which one output variables investigated were: tangential cutting force, surface roughness, wheel diametrical wear, G ratio, workpiece microhardness and surface residual stress. Images obtained by scanning electron microscopy of the ground surface were used to analyze machined surfaces. The results indicated that the MQL technique allowed to prolong tool life of wheel, however there is damage on the surface finish of machined surfaces (roughness) at depths of cut up values to 0.05 mm. Above this value the MQL method proved did not provide efficiente lubrification and cooling functions. Conventional optimized method showed the best results of roughness, residual stress and least wear of wheel, bur in depth of cut 0.02 mm gave the highest values of tangential cutting force compared to other methods under conditions investigated. Finally, the conventional coolant method presented relatively satisfatory results for most output variables analyzed / Mestre

[en] DEVELOPMENT OF AN EQUIPMENT TO DETERMINE THE DIRECT SHEAR STRENGTH OF UNFILLED ROCK DISCONTINUITIES / [pt] DESENVOLVIMENTO DE UM EQUIPAMENTO PARA A DETERMINAÇÃO DA RESISTÊNCIA AO CISALHAMENTO DIRETO DE DESCONTINUIDADES NÃO PREENCHIDAS DE ROCHAS

RODMAN RAUL CORDOVA RODRIGUEZ 09 August 2018 (has links)
[en] The shear strength of discontinuities is strongly influenced by the roughness and the normal stress applied, as well as other properties of the discontinuities. Their assessment is of vital importance in underground excavation projects, slope stability, tunnels, foundations and other types of rock engineering activities. The main purpose of this work was the development of a conventional direct shear equipment to determine the shear strength of unfilled rock discontinuities at laboratory scale. Normal force and shear force were applied with servo controlled hydraulic actuators. The devices for measuring loads and vertical and horizontal displacements are coupled to the actuators. The data acquisition controller converts the mechanical and electrical signals into digital data. The data was recorded at the desired intervals on a computer. Shear tests were performed on artificial and natural joints of two types of gneiss, the Microcline gneiss and the Plagioclase biotite hornblende gneiss, common rocks in the southern region of Rio de Janeiro city. The results showed a variation in the roughness pattern, with a decrease of the dispersion with the increase of the samples size, the natural joints presented a greater dispersion in results than the artificial joints. The resistance parameters obtained experimentally were then compared with the resistance parameters obtained through the empirical method of Barton and Choubey (1977) and also with data found in the literature. The results obtained are satisfactory, validating the developed equipment.

STUDY OF THE INTERFACIAL TRANSITION ZONE “POROUS LIMESTONE AGGREGATES-CEMENT PASTE” : INFLUENCE OF PHYSICO-MECHANICAL PROPERTIES OF AGGREGATES; CONSEQUENCE ON THE MECHANICAL PROPERTIES OF MORTAR.

Nguyen, Tien Dung 22 May 2013 (has links)
The aim of this study was to relate the characteristics of interfacial transition zone (ITZ) "aggregate-cement paste" to the characteristics of porosity, water absorption, resistance and roughness of porous limestones. The first part of this work was to study the influence of moisture content and resistance of aggregates on the mechanical strength of mortars. The results show that, for porous and absorbent limestones, mortars made from dry aggregates are more resistant than those made from wet aggregates. The second part of this work was to study the ITZ of composites “rock-cement paste”. It was found that the surface roughness and the moisture content of rocks significantly affect the tensile and shear strengths of composites. The last part is devoted to the microstructure of ITZ by image analysis. The evolution of average porosity of ITZ is related to the mechanical properties of mortars by Féret’s law demonstrating that the compressive strength depends mainly on the mesoporosity of ITZ. The porosity gradient is related to the degree of hydration gradient and the W/C ratio gradient. These latter two are calculated by applying Powers’ model. The results show that for porous and absorbent limestones, the cement pastes and the ITZs of dry and wet aggregates mortars are not equivalent although initially we aimed to the same W/C ratio.

Analyse des défauts de paroi de trou et de leur criticité sur la tenue mécanique des structures composites percées / Analysis of the hole wall defects and their critcality on the mechanical behavior of drilled composite parts

Catche, Soraya 10 January 2013 (has links)
The drilling is the process that allows the fasteners installation. The drilling operation can induce defects such as delamination, fibers and matrix pull-out and matrix burning.Previous studies focused mainly on the defects created at the hole entry and exit. Only few of these studies concern the hole wall drilling defects. In this study, we focused on the hole wall defects created by the drilling operation. A qualitative and quantitative characterization of defects was proposed and the relationship between these defects and the mechanical strength was evaluated. The hole surface finish is quantified by the roughness criterion Ra, that comes from metallic culture. Because of their heterogeneous nature, composite materials do not present the same defects patterns as metallic materials. The question that arises is whether the roughness may have an influence on the mechanical behavior of composite materials. In this study, the relation between the drilling parameters, the drill material, its geometry and the hole quality quantified with normalized parameters has been established. A criterion used to quantify the hole surface finish of composites have been proposed. The inner nature of the contact surface clearly influences the load transfer quality. As a first step, the influence of the hole wall defects on the quasi-static bearing behavior has been established, then the compressive behavior linked to the presence of hole wall defects have been studied. An analysis of the fatigue behavior of drilled laminates due to the presence of hole wall defects have been conducted. Finally, a numerical analysis by finite elements including an original geometric representation of the defects observed, has allowed to further clarify the damage kinetics of drilled laminates linked to the presence of drilling defects.

Efeitos de regimes de sobreclareamento associados a produtos clareadores caseiros sobre o conteúdo mineral e a rugosidade do esmalte dentário humano / Overbleaching effects on mineral content and roughness of human enamel

Marianna Sorozini Ferreira de Miranda 09 December 2013 (has links)
Tooth bleaching has become one of the most performed cosmetic treatments in dental offices because of the technical simplicity and popularization through media. It is based in the use of gels containing carbamide peroxide, hydrogen peroxide, and sodium perborate to oxidize molecules responsible for pigmentation of the tooth structure. Despite the large amount of studies of the topic, the effects of overuse of these agents on tooth structure are not established. The aim of this study was to evaluate the effects on the surface roughness and mineral content of the enamel submitted to overbleaching protocols associated with the use of home bleaching gels: 10 % carbamide peroxide (Opalescence PF 10 % Regular, Ultradent Dental Products of Brazil Ltd., Indaiatuba, São Paulo), hydrogen peroxide 9.5% (DayWhite 9.5%, Discus, LLC Culver City, EUA), as well as bleaching strips (Oral- B Whitestrips, Anderson Packaging, Rockford, USA). Four enamel fragments obtained from five teeth were subjected to different treatments: Group I - storage in artificial saliva for eight weeks; Group 2 eight-week exposure to 10% carbamide peroxide gel for 6 hours daily; Group 3 eight-week exposure to 9,5% hydrogen peroxide gel - two 30-minute application, Group 4 eight-week exposure to bleaching strips - twice daily for 30 minutes. The change in mineral content was assessed weekly with the analysis of six points in each fragment properly identified by a coordinate system (X, Y and Z) using the technique of X-ray fluorescence (Artax 200). Changes in surface roughness of the samples were also evaluated using a 3D perfilometer (FormTalysurf 60, Taylor Leicester, UK). Only group 3 showed statistically significant differences for roughness (p <0.05), but this is not considered as clinically important. For other proposed treatments and intervals, there were no statistically significant differences for any of the treatments tested in any of the proposed ranges (p > 0,05). There was no sign of demineralization process. Under these in vitro conditions, home bleaching gels were considered safe. Further in situ and in vivo studies are necessary to examine the effects of overbleaching protocols with all other intra-oral challenges.

Influência de diferentes métodos de condicionamento superficial em pinos pré-fabricados resinosos fibro-reforçados em vidro e quartzo na resistência adesiva a compósito de polimerização dual: teste de push-out / Influence of different pretreatments in glass and quartz fiber posts on the bond strength of a dual-cure resin core material: push-out test

Leandro Passos Soares 07 February 2012 (has links)
The aim of this study was to perform a tridimensional surface roughness test evaluation of different surface treatments to 3 types of fiber posts - DT LightPost, FRC Postec Plus e Transluma Post - and evaluate the effects of the different pretreatments on the bond strength of a dual-cure resin core material Biscore. The different surface treatments were: immersion in hydrofluoric acid, sandblasting abrasion with 50 alumina particles, immersion in hydrogen peroxide, sandblasting abrasion with 50 alumina particles followed by immersion in hydrofluoric acid and sandblasting abrasion with 50 alumina particles followed by immersion in hydrogen peroxide. In the first experiment seventy five fiber posts were divided into 3 groups (n = 25), according to their manufacturer and subdivided into 5 subgroups. Surface roughness was measured using a tridimensional surface roughness test and analyzed with 3D analysis software. Surface roughness was obtained before and after the different surface treatments at the same post area. In the second experiment the same samples divided in groups and subgroups were used, but a control group (no treatment) was added (n = 90) and the bond strength to a composite resin core material Biscore was measured using a push-out design. The interfacial push-out bond strength was measured in a universal testing machine, with a load cell type SLBL-5kN at a crosshead speed of 0.5 mm/min. Results in experiment 1 were statistically analyzed using Students t-Test. Sandblasting and sandblasting followed by immersion in hydrofluoric acid produced a significant increase in roughness, but the sandblasting treatment was able to provide a significant roughness increase. Results in experiment 2 were statistically analysed using one-sided t-Test of Hypothesis with unknown variance. It was concluded that sandblasting airborne-particle abrasion with alumina 50 at a distance of 30 mm at 2.5 bars pressure for 5 seconds was sufficient to modify the surface topography of glass and quartz fiber posts and the sandblasting abrasion with 50 alumina particles at a distance of 30 mm at 2.5 bars pressure for 5 seconds was the only surface treatment in DT Light Post and Transluma Post that increased the bond strength to dual cure resin composite cores. FRC Postec Plus post did not shown an increase in bond strength in any group.

Rhéologie des écoulements granulaires : variables internes et effets d'échelle / Rheology of granular flows : internal variables and size effects

Schuhmacher, Paul 20 December 2016 (has links)
This PhD work is devoted to the description and modeling of spatiotemporal inhomogeneities in granular flows sheared between two rigid walls. Our extensive simulations reveal the crucial role played by flow dimensions and the interactions of the grains with the walls and their roughness. For granular systems with increasingly larger thickness, non uniform strain profiles are evidenced while the shear stress remains uniform. This observation contradicts the common viscoelastic approach based on inertial number in the bulk of the flow. In order to reconcile these observations, we propose a viscoplastic model by a introducing an internal variable carrying the wall-induced perturbations of the flow. This re-formulation of granular viscosity reaffirms the local rheology by accounting for flow thickness, wall routines and inertialeffects. The well-defined dependence of the viscosity on an internal variable pertaining to grain connectivity or kinematic randomness at constant packing fraction, suggests that granular flows should be described by at least three parameters as a function of the inertial number:friction coefficient, packing fraction and connectivity.

Subcritical and supercritical dynamics of incompressible flow over miniaturized roughness elements / Dynamique souscritique et supercritique d’un écoulement incompressible autourd’éléments de micro-rugosité

This thesis aims at highlighting the limits of passive control by usingminiaturized roughness elements. The flow topology induced by the presence ofcylindrical roughness and miniaturized vertex generators has been studied to uncover asymptotic and short time dynamics. Supercritical bifurcations has been investigated by means of global stability analysis. Subcritical bifurcation are induced by transient growth of the energy or receptivity of stable global modes. 3D optimal forcing structures are extracted to figure out the spatial distribution linked to the resonant pulsation. Perturbed direct numerical simulation reveals the pivotal role of the less steady global mode in the non-linear unsteadiness. A detailed analysis of the flowstructures is provided and linked to the involved linear mechanisms. Global feature of the eigenmode are linked to the presence of the separation zone behind the cylindrical roughness. By using miniaturized vortex generators the separation zone is suppressed and no isolated global modes are present. The flow dynamics turns out to be driven not only by roughness Reynolds number and geometrical aspect ratio but also by the ratio between the roughness height and the boundary layer thickens.
