Modeling and optimization approaches for benchmarking emerging on-chip and off-chip interconnect technologies

Modeling approaches are developed to optimize emerging on-chip and off-chip electrical interconnect technologies and benchmark them against conventional technologies. While transistor scaling results in an improvement in power and performance, interconnect scaling results in a degradation in performance and electromigration reliability. Although graphene potentially has superior transport properties compared to copper, it is shown that several technology improvements like smooth edges, edge doping, good contacts, and good substrates are essential for graphene to outperform copper in high performance on-chip interconnect applications. However, for low power applications, the low capacitance of graphene results in 31\% energy savings compared to copper interconnects, for a fixed performance. Further, for characterization of the circuit parameters of multi-layer graphene, multi-conductor transmission line models that account for an alignment margin and finite width of the contact are developed. Although it is essential to push for an improvement in chip performance by improving on-chip interconnects, devices, and architectures, the system level performance can get severely limited by the bandwidth of off-chip interconnects. As a result, three dimensional integration and airgap interconnects are studied as potential replacements for conventional off-chip interconnects. The key parameters that limit the performance of a 3D IC are identified as the Through Silicon Via (TSV) capacitance, driver resistance, and on-chip wire resistance on the driver side. Further, the impact of on-chip wires on the performance of 3D ICs is shown to be more pronounced at advanced technology nodes and when the TSV diameter is scaled down. Airgap interconnects are shown to improve aggregate bandwidth by 3x to 5x for backplane and Printed Circuit Board (PCB) links, and by 2x for silicon interposer links, at comparable energy consumption.

A New TFT with Trenched Body and Airgap-Insulated Structure for Capacitorless 1T-DRAM Application

In this thesis, we propose a new thin-film transistor with trenched body and airgap-insulated structure (AITFT) for one-transistor dynamic random access memory (1T-DRAM) applications and investigate the influence of different materials on the sensing current window and retention time. Its basic operation mechanisms are based on the impact ionization and floating body effects. Due to the generated holes storing in the pseudo neutral region, the threshold voltage (Vth) is lower, resulting in a high drain current for state ¡§1¡¨. So we can recognize the data by sensing the difference of the drain current. According to the ISE TCAD 10.0 simulations, owing to the design of trench and airgap-isolation structure, the AITFT can enhance about 212% sensing current window and 42% retention time compared with the conventional TFT at the channel length of 150 nm and temperature of 300K conditions. Also, owing to the source/drain-tie, the generated heat can be dissipated quickly from the source/drain to the substrate thus the thermal instability is improved. In other words, the AITFT can improve the thermal reliability but without losing control of the short-channel effects.

Cette thèse porte sur l'étude de machines polyentrefers et leurs limitations, dans le contexte d'avion plus électrique et du projet de déplacement des avions au sol. Ces moteurs, basés sur l'utilisation de plusieurs éléments mobiles et fixes mis en parallèle, permettent d'obtenir de hautes performances. Une étude sur les tolérances des dimensions des éléments actifs montre que les performances peuvent être dégradées si des précautions lors de la réalisation ne sont pas prises et si les entrefers utilisés ne sont pas faibles. Ce manuscrit présente un système totalement innovant permettant d'utiliser un entrefer réduit à son minimum sans que les performances ne soient dégradées par de la friction. Ce système est appelé système de compensation des efforts de plaquage. Afin de développer un moteur tournant à entraînement direct dans le cadre du taxiage des avions, deux topologies différentes de machines discoïdes sont étudiées et dimensionnées. Les résultats favorisent l'utilisation d'une des deux structures, à entrefer réduit, pour réaliser un maximum de couple dans le volume donné. Afin de prouver la faisabilité du système innovant sur un moteur discoïde, la réalisation d'un prototype laboratoire complet est proposée. Des simulations thermiques et du comportement du système innovant permettront de valider ces études. / This thesis focuses on the study of multi-air gap machines and their limitations, in the framework of more electric aircraft and the project of moving aircrafts on the ground without the main engines. These motors, based on the use of mobile and fixed parts disposed in parallel, induce high performance. A study concerning the tolerance for the dimensions of active parts shows that performance can decrease if precautions are not taken during manufacturing and if the air gaps are not small. This manuscript presents a totally innovative system that permits the use of an air gap reduced to its minimum without reducing performance by friction. This system is called system of attraction control. In order to develop a direct-drive motor for aircraft taxiing, two different topologies of disc-type machines are studied and sized. The obtained results encourage the use of one of the two structures with reduced air gap to realize maximum torque in the fixed volume. To prove the feasibility of the innovative system on a disc-type motor, the conception of an entire laboratory prototype is proposed. Thermal modelling and simulations on the innovative system behaviour will validate the presented work.

Airgap-less Electric Motor

This dissertation focuses mainly on the airgap-less electric machine. An extensive literature review has been presented along with a systematic study that included analytical modeling, simulation with both steady-state and trasient analysis, prototype building, and experimental validation. In this type of device, the rotor is allowed to touch the stator at a contact point, which maximizes the internal flux and therefore the electromagnetic torque. A higher torque density motor is proposed in this dissertation due to a reduced reluctance caused by zero airgap situation. A comparison with other high torque density electric ma-chines demonstrates the advantages of the proposed machine. Switched reluctance motor for hybrid vehicle, integrated magnetic gear, induction machines, are some examples of the machines with lower torque density than the airgap-less electric machine. This machine will maximize the generated torque allowing these type of machines to be competitive in applications where hydraulic motors are prevalent, i.e., low-speed and high-torque requirements. Hydraulic motor systems face two major problems with their braking system and with low efficiency due to a large number of energy conversion stages (i.e., motor-pump, hydraulic connections and the hydraulic motor itself). The proposed electric motor, unlike hydraulic motors, converts electrical energy directly to mechanical energy with no extra braking system necessary and with higher efficiency. The evolution of the airgap-less electric machine from three poles to 9 bi-poles is discussed in this dissertation. The modeling of this machine with a minimum number of poles is discussed before a generalization is presented. The simulation and analysis of the airgap-less electric motor has been done using Euler integration method as well as Runge Kutta 4th order integration method due to its higher precision. A proof-of-concept electric machine with nine magnetic bipoles is built to validate the theoretical assumptions.

Reducing unbalanced magnetic pull in induction machines

Induction machines are the most widely used type of electrical machines because of their robustness, simplicity, and relatively low cost. However, the small airgap in the induction machine makes them more susceptible to Unbalanced Magnetic Pull (UMP). This is because the magnitude of the UMP is a function of the degree of eccentricity, which is the ratio between the length of misalignment and the mean airgap length. The bearing-related failure accounts for approximately 41% of the total failures of induction machines; the percentages of bearing-related failure would be higher for applications in a harsher environment. In this thesis, the UMP caused by rotor eccentricity is investigated, because a small degree of rotor eccentricity is unavoidable due to the manufacturing tolerance and 80% of the mechanical faults could cause rotor eccentricity in electrical machines. When the rotor is not at the centre of the stator, the eccentric rotor causes an uneven airgap around the rotor, in which the magnetic permeance with the higher harmonics content will be created. The magnetomotive force (MMF) produces additional pole-pair ±1 magnetic flux around the airgap. The interaction between each magnetic flux with its pole pair ±1 magnetic flux produces UMP. As only the magnetic flux that crosses the airgap causes UMP, the magnetic flux is categorised into magnetising flux and airgap leakage flux, because both types of flux possess different characteristics at a different rotor slip. As the airgap leakage flux is difficult to calculate analytically, an empirical method is proposed to estimate the UMP caused by the airgap leakage flux. Then, the UMP caused by the magnetising flux can also be estimated by using the empirical method. The parameters for the empirical method can be found by using either the FEA or the experimental results. The damping effect of the magnetising flux in a parallel connected rotor bar is discussed and a damping coefficient is introduced to explain this scenario. The damping coefficient can also be used to calculate the UMP in a steady state analysis. UMP comparisons between the cage rotor and wound rotor induction machines are made. The wound rotor has a much higher UMP because the pole-specific wound rotor could not damp the additional pole pair ±1 magnetic flux. Therefore, a damper winding at the stator slot is also proposed in order to damp the UMP by producing a counteracting flux. In addition, analytical equations have also been derived for different scenarios, such as static eccentricity, dynamic eccentricity, axial-varying eccentricity, and skew rotor bars. Finite Element Analysis (FEA) and experimental work are used to demonstrate the derived analytical equation. Furthermore, the power losses caused by the rotor eccentricity are investigated. Iron losses, copper losses, and frictional loss are discussed and compared with both the analytical equation and the FEA results. In order to reduce the UMP in the induction machines, the two proposed methods are the slip control method and damper windings topology. The slip control method utilises the non-linearity characteristic of the UMP at different rotor slip. To find the optimum operating slip with the lowest UMP, the UMP/Torque ratio is introduced. The characteristics of the UMP/Torque ratio varies with the type and design of the induction machines. However, this method is only applicable when the machine is lightly loaded, because the magnetising flux is limited by the capped terminal voltage and the core saturation of the machine. For the damper winding topology, a circulating current flowing in the damper winding could produce a counteracting flux to damp the UMP. The proposed damper windings configuration is only suitable for the induction machine with an even pole pair number. Finally, comparisons between both UMP reduction methods are made.

Design and Evaluation of a Compact 15 kW PM Integral Motor

This thesis deals with the integral motor of tomorrow, and particularly with a variable speed, sensorless permanent magnet synchronous motor with an integrated converter. The rated power is 15 kW at 1500 r/min. The outer dimensions are approximately the same as for the equivalent standard induction motor. Control strategies for pumps and fans, i.e. suitable loads for variable speed motors, are briefly described. The huge energy savings that can be made by reducing the speed instead of throttling/choking the flow are pointed out. Compared to installing an induction motor with a separate converter, a PM integral motor will probably pay-off in less than a year. A totally analytical expression for calculating the airgap flux density of permanent magnet motors with buried magnets is derived. The analytical expression includes axial leakage, and iron saturation of the most narrow part of the magnetic circuit of the machine. A computer program for optimization of PM motors with buried magnets has been developed. It was used to design the manufactured prototype PM integral motor, and the parameters are investigated with analytical and/or FEM calculations. The optimization program is also used to suggest nearoptimum pole numbers for desired powers (4-37 kW) and speeds (750- 3000 r/min) of inverter-fed PM motors. Results show that compact buried PM motors should have relatively large airgaps and high NdFeB-magnet masses to improve the efficiency. Ferrite magnets are unsuitable. Measurements on the manufactured PM motor, the novel concept of stator integrated filter coils, and the complete PM integral motor are presented. Special attention was given to temperature and overall efficiency measurements. The rotor cage losses were investigated by time-stepping FEM. Four short circuit fault conditions were also examined in order to evaluate the risks of demagnetization of the buried magnets.

Cette thèse de doctorat s'inscrit dans un projet pour le développement du transport ferroviaire piloté par la société ALSTOM Transport. Il répond aux prévisions de quadruplement des déplacements interurbains et régionaux en France à l'horizon 2020 en respectant les contraintes environnementales très sévères, dont les normes restrictives du niveau de bruit émis par les trains. Une réduction importante du bruit émis par le moteur est donc nécessaire. Notre mission dans ce projet a été de développer un outil capable de prédire le bruit d'origine électromagnétique produit par les moteurs synchrones à aimants permanents, équipés d'un bobinage distribué ou concentré, et alimentés par des tensions MLI. Pour cela, un modèle multi-physique a été développé.Un couplage numérique - analytique a été mis en place pour calculer les forces magnétiques dans l'entrefer. La perméance globale d'entrefer et les inductances synchrones sont ainsi calculées grâce à des simulations éléments finis en statique, et très rapides. Un niveau de précision et de rapidité de résolution inégalé est obtenu pour le calcul des forces magnétiques. L'alimentation MLI, la perméabilité des clavettes, la saillance du rotor et l'asymétrie des dents du stator sont pris en compte. La rapidité de l'outil permet un couplage avec un superviseur d'optimisation. Deux prototypes ont été dimensionnés et fabriqués dans le but de valider le modèle multi-physique / This thesis is part of a project for the development of rail transportation piloted by ALSTOM TRANSPORT. It meets the forecasts of fourfold increase of the interurban and regional travels in France before 2020, by respecting very severe environmental requirements, among which the restrictive standards of noise level emitted by trains. An important reduction of the noise radiated by motors is required. Our mission in this project was to develop a tool capable of predicting the electromagnetic noise produced by permanent magnet synchronous motors equipped with distributed or concentrated windings, and fed by a PWM converter. For that purpose, a multi-physics model was developed.A numerical - analytical coupling was set up to calculate the airgap magnetic pressures. Global airgap permeance and synchronous inductances are thus calculated thanks to statics finite element simulations. An unequalled level of precision and speed of resolution is obtained for the computation of airgap magnetic pressures. The PWM supply, the wedge permeability, the rotor shape and the asymmetry of stator teeth are taken into account. The quickness of the resolution allows coupling our tool with an optimization supervisor. Two prototypes were designed and built in order to validate the multi-physics model

Den Schwerpunkt bildet dabei der Einfluss von Fluorwasserstoffsäure auf elektrisch leitfähige und dielektrische Diffusionsbarrieren, Kupfer sowie deren Verbund.
