Characterization and Prediction of Fracture within Solder Joints and Circuit Boards

Double cantilever beam (DCB) specimens with distinct intermetallic microstructures and different geometries were fractured under different mode ratios of loading, ψ, to obtain critical strain energy release rate, Jc. The strain energy release rate at crack initiation, Jci, increased with phase angle, ψ, but remained unaffected by the joint geometry. However, the steady-state energy release rate, Jcs, increased with the solder layer thickness. Also, both the Jci and Jcs decreased with the thickness of the intermetallic compound layer. Next, mode I and mixed-mode fracture tests were performed on discrete (l=2 mm and l=5 mm) solder joints arranged in a linear array between two copper bars to evaluate the J = Jci (ψ) failure criteria using finite element analysis. Failure loads of both the discrete joints and the joints in commercial electronic assemblies were predicted reasonably well using the Jci from the continuous DCBs. In addition, the mode-I fracture of the discrete joints was simulated with a cohesive zone model which predicted reasonably well not only the fracture loads but also the overall load-displacement behavior of the specimen. Additionally, the Jci calculated from FEA were verified estimated from measured crack opening displacements in both the continuous and discrete joints. Finally, the pad-crater fracture mode of solder joints was characterized in terms of the Jci measured at various mode ratios, ψ. Specimens were prepared from lead-free chip scale package-PCB assemblies and fractured at low and high loading rates in various bending configurations to generate a range of mode ratios. The specimens tested at low loading rates all failed by pad cratering, while the ones tested at higher loading rates fractured in the brittle intermetallic layer of the solder. The Jci of pad cratering increased with the phase angle, ψ, but was independent of surface finish and reflow profile. The generality of the J =Jci(ψ) failure criterion to predict pad cratering fracture was then demonstrated by predicting the fracture loads of single lap-shear specimens made from the same assemblies.

The diploma thesis is focused on the design of structural support and construction modifications of a baroque wine cellar, which is part of a double-storeyed house. The first part deals with the statical analysis and structural support of a masonry barrel vault, which was loaded with a new building. The second part deals with the reconstruction of the double-storeyed object, which is in a state of disrepair with heavily developed cracks. The thesis contains a technical report, analysis of statics, drawing documentation and the work progress. The calculation of internal forces were executed by the software Scia Engineer 2017. The drawing documentation contains a formwork and reinforcement drawing, maping of cracks, leading of tensions in the walls and vault including of floor plans, sections and elevations, production plans of base plates and deviators, reinforcement drawing of concrete bond beam and finally the construction process of upper construction.

This diploma thesis focuses on electrochemical sensors to detect radiation in the blue region of the visible spectrum. As a semiconducting material for the manufacture of the sensor, a suspension of tungsten trioxide was found. The individual elements of the sensor were applied by pad printing techniques or screen printing. Using linear voltammetry and chronoamperometry, the magnitude of the generated current was measured and radiometric calibration was performed. The properties of the layers were characterized by profilometry, optical and electron microscopy.

The goal of the submitted thesis is a design and assessment of a steel load-bearing structure of a multipurpose sports hall situated in Prostějov. The floor plan measurements of the object are 38x54 m with the maximum ceiling height of 9,5 m. Final design variant was chosen on the basis of two preliminary drafts, both processed according to standard ČSN EN. The structure is designed with respect to ultimate and serviceability limit states. The construction consists of 10 cross-links spaced by 6,0 m. The spatial rigidity of the structure’s main load-bearing system is provided by spatial elliptic trussed girders, longitudinal and sway bracings. Roof cladding is carried by purlins placed on trusses. Steel columns are designed as a part of gable walls. The project was carried out in Scia Engineer 2014 software. Some particular elements were subsequently assessed by means of manual calculation. The thesis also includes assessment of joints, construction details and drawing documentation.

This pavilion consisted of board frame with additionally lined self-supporting perimeter cover. Selected elements of the structure are locally supported slab, columns, foundation pad and staircase . Computational model was assembled of the software RFEM5. Internal forces locally supported slab were verified by manual calculation. The design documentation consist of engineering report, structural analysis and shape and reinforcements drawings of selected structural elements.

Computation of internal forces is carried out by computational software SCIA Engineer. The Results from the software are verificated via simplified manual method. Assessment of a structure is done according to valid standards and regulations.
