Simulation of MOSFETs, BJTs and JFETs At and Near the Pinch-off Region

abstract: Semiconductor devices are generally analyzed with relatively simple equations or with detailed computer simulations. Most text-books use these simple equations and show device diagrams that are frequently very simplified and occasionally incorrect. For example, the carrier densities near the pinch-off point in MOSFETs and JFETs and the minority carrier density in the base near the reverse-biased base-collector junction are frequently assumed to be zero or near zero. Also the channel thickness at the pinch-off point is often shown to approach zero. None of these assumptions can be correct. The research in thesis addresses these points. I simulated the carrier densities, potentials, electric fields etc. of MOSFETs, BJTs and JFETs at and near the pinch-off regions to determine exactly what happens there. I also simulated the behavior of the quasi-Fermi levels. For MOSFETs, the channel thickness expands slightly before the pinch-off point and then spreads out quickly in a triangular shape and the space-charge region under the channel actually shrinks as the potential increases from source to drain. For BJTs, with collector-base junction reverse biased, most minority carriers diffuse through the base from emitter to collector very fast, but the minority carrier concentration at the collector-base space-charge region is not zero. For JFETs, the boundaries of the space-charge region are difficult to determine, the channel does not disappear after pinch off, the shape of channel is always tapered, and the carrier concentration in the channel decreases progressively. After simulating traditional sized devices, I also simulated typical nano-scaled devices and show that they behave similarly to large devices. These simulation results provide a more complete understanding of device physics and device operation in those regions usually not addressed in semiconductor device physics books. / Dissertation/Thesis / M.S. Interfacial instabilities and wetting behaviour in confinement

Interfacial instabilities and wetting phenomena of phase separated colloid-polymer mixtures are addressed in this study. Colloidal particles offer certain advantages over molecular systems, due to their larger lengthscales and slower timescales. Moreover, the phenomena can be directly visualised using laser scanning confocal microscopy, and a perfect match with soft-lithography fabrication techniques can be exploited. In particular, we study the viscous fingering instability in three dimensions, focusing on the role of wetting conditions and of thermal fluctuations. Combined with results obtained by lattice Boltzmann simulations, we reveal that the cross-over of the meniscus in the direction across the channel thickness is controlled by the capillary and Peclet numbers, and viscosity contrast of the system. The curvature of the meniscus has a pronounced effect on the onset of the Saffman-Taylor instability, in which the formation of the viscous fingers is suppressed up to a certain threshold. Furthermore, we investigate a related contact line instability, which leads to entrainment and subsequent droplet pinch-off. A theoretical prediction for the onset of the instability is developed, which shows a good agreement with the experimental observations and yields a method to directly measure the slip length of the interface. The large thermal fluctuations of our interface play an important role in pinch-off events, leading to periodic emission of droplets of similar sizes. Finally, we study wetting phenomena at geometrically sculpted walls. We focus on the shape, the thickness and the radius of curvature of the adsorbed liquid film, and find good agreement with theory. Changing the curvature of the wedge from a flat surface to a capil- lary slit furthermore smoothly connects wetting behaviour and capillary condensation, again in qualitative agreement with theory. Non-equilibrium effects may interfere with the data and are difficult to rule out. We end with recommendations for future work.

Experimental and Theoretical Study of the Characteristics of Submerged Horizontal Gas Jets and Vertical Plunging Water Jets in Water Ambient

En este estudio se han construido dos diferentes instalaciones para investigar primero los chorros de gas horizontales y en segundo lugar los chorros verticales de agua que impactan sobre superficies libres de fluido, también se ha desarrollado un modelo numérico integral para predecir las trayectorias de estos jets y sus parámetros más importantes, validándose con los resultados experimentales obtenidos. En la primera parte de este trabajo, se han realizado experimentos para investigar el comportamiento de chorros de gas horizontales penetrando en agua. Los resultados experimentales indicaron que la longitud de penetración de los chorros de gas está fuertemente influenciada por el diámetro de la boquilla y el número de Froude, así como con el flujo de masa de de entrada y su momento. Aumentar el número de Froude y el diámetro del inyector lleva a aumentar la inestabilidad de jet. Además, la máxima ubicación antes de jet pinch-off se muestra que mantiene una relación logarítmica con el número de Froude para todos los diámetros de jet. Se han desarrollado correlaciones empíricas para predecir estos parámetros. Se ha desarrollado un modelo basado en la integración de las ecuaciones de conservación para que resulte útil en el diseño de aplicaciones en las que participen chorros horizontales así como para asistir a la investigación experimental. Las predicciones del modelo integral se comparan con los datos de los datos experimentales obtenidos con muy buenos resultados. En la segunda parte de este trabajo, se realizaron una serie de experimentos con de chorros de agua, inyectados verticalmente hacia abajo, a través de toberas circulares que impactan sobre una superficie de agua. Los resultados obtenidos mostraron que la profundidad de penetración de la burbuja disminuye con la longitud del chorro, pero que después de ciertas condiciones se mantiene casi constante. Solutions de polymères sous écoulement : liens entre propriétés microscopiques et manifestations macroscopiques / Polymer solution flows : links between microscopic properties and macroscopic behaviors

Ce manuscrit présente les résultats d'expériences illustrant différentes manifestations de la présence de polymères dans un écoulement. Pour chacune d'elles, nous étudions l'interaction entre la structure microscopique et l'écoulement.Lorsqu'une goutte se détache d'un capillaire, la colonne de liquide liant la goutte au capillaire doit se rompre. Pour les liquides simples, l'amincissement suit des lois universelles bien établies. La dynamique de détachement d'une goutte de fluide complexe est très différente. Pour les solutions de polymères, après une phase de décroissance rapide du diamètre de cette colonne, il se forme un long filament cylindrique entre la goutte et le capillaire. Afin de mieux comprendre comment les polymères présents en solution donnent naissance à ce filament, nous avons observé leurs conformations au cours du détachement. Ces observations confirment que l'étirement des polymères est à l'origine du ralentissement du processus de détachement. Cependant, lors de l'amincissement du filament, la distribution des longueurs reste inchangée. Ce résultat inattendu, nous a amené à mettre en place une nouvelle méthode pour estimer la viscosité élongationnelle.D'autres expériences sont présentées, l'une porte sur un effet de déplétion qui apparait lors de l'écoulement confiné d'une solution de polymères, alors que l'autre porte sur l'écoulement instable d'une solution concentrée de polymères dans une conduite rectiligne. / This work considers the interaction between a flow field and the microscopic degrees of a freedom of a polymer solution. Different flow configurations were considered.Droplet pinch off, which occurs when a drop of liquid detaches from a capillary, can be strongly modified in the presence of polymers giving rise to long and slender filaments that thin slowly in time. We here study experimentaly the dynamics of necking and the conformations of polymers during the thinning of the neck. Our results show that the slow down of the thinning dynamics is the result of polymer stretching. Moreover, during the filament thinning, the polymer length distribution remains the same. This result is unexpected and led us to introduce a new method to estimate the extensionnal viscosity which represents the polymer solution resistance to stretching.In a second flow configuration, we have observed that depletion of polymer molecules near a surface occurs when a bead approaches a plate in a polymer solution.

Phénomènes interfaciaux dans la manipulation des gouttes et des bulles / Interfacial phenomena involved in the manipulation of drops and bubbles

Les phénomènes interfaciaux impliqués dans les écoulements polyphasiques existent dans de nombreux procédés industriels. Des gouttes et des bulles sont des éléments typiques pour comprendre les phénomènes interfaciaux. Ainsi, cette thèse étudie les gouttes (bulles) impliquées dans la manipulation d’une interface, y compris la rupture de l'interface, le mouvement d’une goutte sur une surface superhydrophobe et le contact sur un support solide à l’aide d’un système d'acquisition pour des signaux électriques. Dans la première partie, une caméra rapide est utilisée pour étudier la dynamique de pincement des fluides homogènes et des ferrrofluides hétérogènes à travers des systèmes confinés et non-confinés liquide-liquide ou liquide-gaz. L'effet de compétition entre les différentes forces telles que la poussée d’Archimède, la force magnétique, la gravité et la tension interfaciale sur la rupture finale d’un fluide interne dans un environnement fluide externe est démontré et quantifié. La deuxième partie est consacrée à la manipulation d’une goutte aqueuse à l’aide d’une interface superhydrophobe sous deux angles distincts : saut d’obstacle de la goutte sur une surface solide revêtue d’une couche superhydrophobe ; déshabillement d’une goutte enveloppée de particules superhydrophobes dite "marbre liquide" sur un film huileux. Le comportement dynamique du saut d’obstacle et du déshabillement des gouttes est quantifié et comparé dans des conditions opératoires très différentes telles que la viscosité, la tension interfaciale, la géométrie d’obstacle, etc. La troisième partie est dévolue au contact d’une goutte sur un support solide: contact initial, étalement, et pincement final des fluides tant newtoniens que non newtoniens, grâce à une méthodologie combinant la caméra rapide et un système d'acquisition ultra-rapide d’un signal électrique / The interfacial phenomena in multiphase flows widely exist in numerous industrial processes. Drops and bubbles are typical models to investigate these interfacial phenomena. Thus this thesis investigates the drop (bubble) involved interface manipulation, including the breakup of interface, drop’s motion on superhydrophobic surface and Dripping-on-Substrate with an acquisition system of electric signals. In the first part, the pinch-off dynamics of homogenous fluids and heterogeneous ferrrofluids, unconfined liquid-liquid (liquid-gas) or confined liquid-liquid systems was investigated by a high-speed camera. The effect of buoyancy, magnetic force, gravity and interface tension between internal and external fluids on the final pinch-off was demonstrated and quantified. The second part focuses on the drop manipulation on superhydrophobic interface through two distinct approaches: superhydrophobic coating on a substrate and superhydrophobic particles enveloping a liquid drop to form “liquid marble”. The hurdling behavior of liquid drops on superhydrophobic obstacles and undressing dynamics of liquid marbles on oil films were discussed and the slope motion of liquid drops and liquid marbles were then compared. The third part concentrates on the Dripping-on- Substrate behavior: initial contact and spreading on a solid surface, final pinch-off of Newtonian fluids and filament thinning of non-Newtonian fluids, through a methodology combining the high-speed camera and ultra-high-speed acquisition device of an electric signal

Asymptotic Analysis of Models for Geometric Motions

<p dir="ltr">In Chapter 1, we introduce geometric motions from the general perspective of gradient flows. Here we develop the basic framework in which to pose the two main results of this thesis.</p><p dir="ltr">In Chapter 2, we examine the pinch-off phenomenon for a tubular surface moving by surface diffusion. We prove the existence of a one parameter family of pinching profiles obeying a long wavelength approximation of the dynamics.</p><p dir="ltr">In Chapter 3, we study a diffusion-based numerical scheme for curve shortening flow. We prove that the scheme is one time-step consistent.</p>
