Nouvelles générations de structures en diamant dopé au bore par technique de delta-dopage pour l'électronique de puissance : croissance par CVD et caractérisation / New generations of boron-doped diamond structures by delta-doping technique for power electronics : CVD growth and characterization

Dans ce projet de thèse, qui s'appuie sur l'optimisation d'un réacteur de croissance du diamant et la construction d'un prototype, nous avons démontré l'épitaxie par étapes de couches de diamant, orientées (100), lourdement dopées au bore sur des couches de dopage plus faible dans le même processus, sans arrêter le plasma. Plus original, nous avons démontré la situation inverse. Nous présentons aussi des croissances assez lentes pour l'épitaxie de films d'épaisseur nanométriques avec de grands sauts de dopage, appelé delta-dopage. L'accent a été porté sur le gain en raideur des interfaces. Nous démontrons la présence d'interfaces fortement abruptes, issues de gravures in-situ optimisées, par une analyse conjointe en spectrométrie de masse à ionisation secondaire et en microscopie électronique en transmission à balayage en champ sombre annulaire aux grands angles. Des super-réseaux de dopages abrupts montrent des pics satellites de diffraction X typiques de la super-période. / The aim of this PhD thesis was to better understand the boron delta-doping of diamond over building a new Microwave Plasma Chemical Vapour Deposition reactor prototype. We succeed to grow step by step heavy on low, and more original, low on heavy boron-doped layers of (100)-oriented diamond in the same process and without stopping the plasma. We also settled growth parameters for a growth rate slow enough to get nanometre-thick homoepitaxial films with boron doping jumps over several orders of magnitude, called delta-doping. We demonstrated the presence of super-sharp interfaces, after optimized in situ etching, by joint Secondary Ion Mass Spectrometry and Scanning Tunneling Electron Microscopy at High-Angle Annular Dark Field analysis. Finally superlattices with abrupt boron doping levels have been grown; they show satellite peaks of X-ray diffraction representative of a super-period.

Fabricação e estudo das propriedades de transporte de transistores de filmes finos orgânicos / Manufacturing and study of charge transport properties of organic thin film transistors

A eletrônica digital desempenha papel essencial no desenvolvimento e manutenção dos padrões de vida em prática hoje no mundo. A peça fundamental para a criação desta era tecnológica é sem dúvidas o transistor. Com o advento de novos materiais, a busca por transistores que oferecem novas oportunidades de processamento e aplicação permitiu que uma nova área fosse criada: a eletrônica orgânica. Transistores de efeito de campo baseados em filmes finos de materiais orgânicos têm recebido grande atenção nas últimas décadas. Apresentamos um estudo experimental e teórico de transistores de efeito de campo a base de filmes finos orgânicos. Foram caracterizados transistores usando um derivado do pentaceno (TMTES-pentaceno) como camada ativa em um dispositivo feito sobre Si/SiO2. Mostramos que a inclusão do semicondutor orgânico em uma matriz polimérica isolante ajuda a manter a estabilidade termo mecânica do dispositivo. Foi desenvolvido um modelo que levasse em conta as resistências parasíticas para explicar o comportamento do transistor em função da temperatura. Também foram construídos e caracterizados transistores usando rr-P3HT como semicondutor e PMMA como isolantes. Apresentamos transistores do tipo Top-Gate e Bottom-Gate com mobilidade máxima de 7 x 10-3 cm2/V.s. Valores de razão ON/OFF de ~ 900 foram encontrados nos transistores otimizados. O comportamento dos transistores é analisado em função da temperatura e os modelos de aproximação de canal gradual e de Vissenberg-Matters foram aplicados para extração dos parâmetros de interesse. Por fim, apresentamos um modelo de corrente de canal baseado na resolução 2D numérica da equação de Poisson usando as idéias de Vissenberg-Matters para a concentração de cargas em função do potencial local. O modelo, embora ainda nos primeiros estágios de desenvolvimento, prevê a saturação da corrente nas curvas de saída simuladas sem limitações de regime de validade. / Digital electronics plays an essential role in the development and maintenance of living standards into practice in the world today. The cornerstone for the creation of this technological age is undoubtedly the transistor. With the advent of new materials, the search for transistors that offer new opportunities in processing and application allowed a new area to be created: the organic electronics. Field effect transistors based on organic thin films have received great attention in recent decades. We report an experimental and theoretical study of field effect transistors based on organic thin films. We characterized transistors manufactured using a derivative of pentacene (TMTES-pentacene) as the active layer in a device and using Si/SiO2 as gate and insulator. We show that the inclusion of the organic semiconductor in an insulating polymeric matrix helps to maintain the termo-mechanical stability of the device. A model was developed that take into account the parasitic resistances and to explain the behavior of the transistor as a function of temperature. We also present the manufacturing and characterization process of transistors using rr-P3HT as semiconductor and PMMA as insulator. We report Top-Gate and Bottom-Gate transistors with maximum mobility of 7 x 10-3 cm2/V.s. The maximun ON/OFF ratio of ~ 900 was found for the optimized transistors. The behavior of the transistors was analyzed as a function of temperature and both gradual channel approximation and Vissenberg-Matters models were applied for extracting the parameters. Finally, we present a channel current model based on the resolution of 2D numerical Poisson equation using the ideas of Vissenberg-Matters to the calculate the concentration of charges due to the local potential. The model, although still in the early stages of development, predicts the saturation current at output simulated curves with no limitation of regime validity.

Nouvelles architectures moléculaires électrodéficientes et solubles pour les transistors organiques à effet de champ de type n stables à l’air / New soluble molecular electron-acceptor architectures for air-stable n-type organic field effect transistors

Un des enjeux principaux de l’électronique organique est le développement de circuits associant des transistors organiques à effet de champ (OFETs) de type p et de type n stables à l’air ainsi que leur fabrication par voie liquide. Si de nombreux matériaux de type p existent, les exemples de matériaux de type n stables sont plus rares. L’objectif de ce travail de thèse a ainsi été de concevoir, de synthétiser, et de caractériser de nouvelles molécules π-conjuguées électrodéficientes solubles afin de les intégrer dans des transistors organiques à effet de champ de type n (OFETs) stables à l’air. Dans ce but, le coeur aromatique d’un pigment reconnu très stable chimiquement, la triphénodioxazine (TPDO), a été fonctionnalisé avec des fonctions solubilisantes et des groupements électroattracteurs pour moduler ses propriétés de solubilité et augmenter son affinité électronique. Les nombreuses variations structurales réalisées ont conduit à une famille complète de dérivés électrodéficients. Les nouveaux composés, caractérisés à l’état liquide et solide, ont été intégrés dans des OFETs et ont démontré, pour la plupart, un transport de charges négatives efficace. Au-delà de la rationalisation des résultats obtenus lors des synthèses, des caractérisations des matériaux et des performances des dispositifs électroniques, un dérivé tétracyané a rempli l'ensemble du cahier des charges initial (solubilité, mobilité de type n, stabilité à l’air), ce qui valide la démarche adoptée. / One the main challenges of organic electronics is the fabrication of electronic circuits combining p-type and n-type organic field effect transistors which can be processed by liquid route and are stable in air. Even though many efficient p-type organic materials have been reported, the examples of n-type analogues are rare. The aim of this PhD research work was therefore to design, synthesize and characterize new soluble and electron-acceptor π-conjugated molecules and determine their ability to transport electrons in organic field effect transistors (OFETs) under air. In this aim, the aromatic core of a well-known stable pigment, the Triphenodioxazine (TPDO), was functionalized with solubilizing groups and electron-withdrawing functions to tune the solubility and to yield a higher electron affinity. The various structural modifications achieved provided a complete family of electro-deficient materials. The new compounds were characterized in liquid and solid state, and then integrated in OFETs. Most of them led to an efficient negative charge carrier transport. Hereafter of the rationalization of the results during synthesis, characterization of new materials and physical characterizations of devices, a tetracyano derivative has fulfilled the initial project specifications in terms of solubility, electron mobility and air stability of the performances

Detection of Sickle Cell Disease-associated Single Nucleotide Polymorphism Using a Graphene Field Effect Transistor

Sickle Cell Disease (SCD) is a hereditary monogenic disorder that affects millions of people worldwide and is associated with symptoms such as stroke, lethargy, chronic anemia, and increased mortality. SCD can be quickly detected and diagnosed using a simple blood test as an infant, but as of now, there is currently limited treatment to cure an individual of sickle cell disease. Recently, there have been several promising developments in CRISPR-Cas-associated gene-editing therapeutics; however, there have been limitations in gene-editing efficiency monitoring, which if improved, could be beneficial to advancing CRISPR-based therapy, especially in SCD. The CRISPR-Chip, a three-terminal graphene-based field effect transistor (gFET), was used to detect genomic samples of individuals with SCD, with and without amplification. With the dRNP-HTY3’ complex, CRISPR-Chip was able to specifically detect its target sequence with and without pre-amplification. With the dRNP-MUT3’ complex, CRISPR-Chip was only able to specifically detect one of its two target sequences. Facile detection, analysis, and editing of sickle cell disease using CRISPR-based editing and monitoring would be beneficial for simple diagnostic and gene-editing therapeutic treatment of other single nucleotide polymorphisms as well, such as beta-thalassemia and cystic fibrosis.

This thesis deals with the synthesis of electroactiveorganic compounds. The synthesis of ethylenedioxy-benzodioxinstri-dioxin and tetra-dioxin are described. These molecules wereprepared with the aim of creating donor molecules for cationicradical salts. The symmetric analogs of tri-dioxin,methylenedioxy-derivative and ethylenedioxy-naphthalene werealso synthesized. Three different cation radical salts with 2:1stoichiometries were obtained from tri-dioxin, whiletetra-dioxin merely provided polycrystalline materials.Tri-dioxin and tetra-dioxin were also successful as operationalmatrixes in PALDI-TOF. Tetrathiafulvalenes with the2-dialkyl-amino-1,3-dithiolium-4-thiolate mesoion asbuilding-block was also synthesized. A series of doublyalkylthiol-substituted TTFs were prepared with the aim offorming self-assembly monolayers on gold surfaces in theapplication of organic thin film field-effect transistors.Film-formation for two TTFs were studied and they providedrelatively dense packed monolayers with a discrete distance ofthe TTF moiety from the gold surface. The mesoionic compound was also for the first time used inanumpolungreaction. The electrophile obtained in situ bytreatment of mesoion with sulfuryl chloride was reacted with avariety of electron-rich aromatic compounds. Construction and realisation of measurement system in a radiation field of 10 standard suns.

A measurement system is to be presented, which is used to obtain the I-V characteristics of a solar cell and to track its temperature during irra-diation before mounting it into a complete array/module. This project presents both the design and implementation of an Electronic load for testing the solar cell under field conditions of 10000 W/m^2, which is able to provide current versus voltage and power versus voltage charac-teristics of a solar cell using a software based model developed in Lab-VIEW. An efficient water cooling method which includes a heat pipe array system is also suggested. This thesis presents the maximum power tracking of a solar cell and the corresponding voltage and current values. Topic of the thesis is the production of unipolar digital circuits by means of mass-printing technologies. For this purpose accumulation-mode and depletion-mode field-effect transistors have been used. To realize depletion-mode field-effect transistors charges are injected and stored in the gate-dielectric. Consequently, the charge transport on the semiconductor-dielectric interface is influenced and the threshold voltage can be controlled. To inject charges into the dielectric different technologies have been used and will be discussed in terms of their process parameters. Finally, fully-printed digital circuits with enhanced performance are introduced. / Gegenstand der vorliegenden Arbeit ist die drucktechnische Herstellung von unipolaren digitalen Schaltungen durch eine Kombination von organischen Feldeekttransistoren vom Anreicherungs- und Verarmungstyp. Zur Realisierung von Transistoren vom Verarmungstyp werden Überschussladung in den Gate- Isolator eingebracht und gespeichert, wodurch der Ladungstransport im Transistorkanal insbesondere die Schwellspannung beeinflusst wird. Es werden verschiedene Aufladungstechnologien und deren Prozessparameter diskutiert. Abschließend werden vollständig mit Massendruckverfahren prozessierte, digitale Schaltungen mit verbesserter Signalübertragungscharakteristik vorgestellt.

Selbstorganisation von Kohlenstoffnanoröhren zu Feldeffekttransistoren

Kohlenstoffnanoröhren (engl. carbon nanotubes, CNT) verfügen über eine Vielzahl von herausragenden und möglicherweise nutzbringenden Eigenschaften. Die kontrollierte Integration von CNT in technische Systeme stellt noch immer eine große Herausforderung dar. Im Rahmen der vorliegenden Arbeit wurden neue Methoden für den Aufbau von Strukturen und Bauelementen aus CNT entwickelt, die auf Selbstorganisation bzw. bottom-up assembly basieren. Dabei kamen sowohl biochemische als auch physikalische Verfahren zum Einsatz. Einzelsträngige DNA wurde verwendet um CNT in wässrigen Medien zu suspendieren und zu vereinzeln. Beides sind wichtige Voraussetzungen, um die günstigen elektronischen Eigenschaften der CNT zugänglich zu machen. DNA-CNT-Suspensionen wurden sowohl spektroskopisch in ihrer Gesamtheit als auch kraftmikroskopisch auf molekularer Ebene untersucht. So konnten wesentliche Parameter des Herstellungsprozesses optimiert werden, um Suspensionen mit einem hohen Gehalt an langen, sauberen, vereinzelten CNT zu erhalten. Durch die Verwendung von funktionalisierten DNA-Molekülen ist es gelungen, Halbleiterquantenpunkte und Goldkolloide an CNT anzubinden. Im Fall der Quantenpunkte gelang dies mit Hilfe der Biotin-Streptavidin Bindung unter Anwendung des Prinzips der molekularen Erkennung. Die Anbindung dieser Nanopartikel kann als Prototyp für den DNA-vermittelten Strukturaufbau aus CNT angesehen werden. Zur Deposition von CNT in Elektrodenstrukturen wurde ein auf Dielektrophorese beruhendes Verfahren eingesetzt. Dabei ist es gelungen, die wesentlichen Parameter zu identifizieren, die für die Morphologie der abgeschiedenen CNT entscheidend sind. So konnte die Dichte der CNT-Verbindungen zwischen Elektroden von einzelnen Verbindungen über wenige bis hin zu sehr vielen parallel assemblierten CNT eingestellt werden. Durch ein sich selbst steuerndes Hintereinanderlagern von CNT war es möglich auch Elektroden zu verbinden, deren Abstand größer war als die Länge der verwendeten CNT. Durch gezieltes Eliminieren metallischer CNT-Strompfade nach der Deposition ist es gelungen, CNT-Feldeffekttransistoren (CNT-FETs) mit Schaltverhältnissen von bis zu sieben Dekaden herzustellen. Auch dieses Verfahren ist skalierbar und unkompliziert, da es sich selbst steuert. Es ist skalierbar und deshalb auch für technische Anwendungen geeignet. An Hand des Beispiels der Detektion von Ethanoldampf konnte gezeigt werden, dass die über Dielektrophorese aufgebauten CNT-FETs auch als Sensoren eingesetzt werden können. Durch eine Kombination der dielektrophoretischen Deposition von CNT und dem dielektrophoretisch gesteuerten Wachstum metallischer Nanodrähte konnte eine neuartige Hybridstruktur aus CNT und Palladium-Nanodrähten erzeugt werden. Ein solches Verfahren ist eine Voraussetzung für den Aufbau integrierter nanoskaliger Schaltkreise. Die vorliegenden Ergebnisse zeigen zahlreiche Möglichkeiten auf, verschiedenartige nanoskopische Objekte miteinander integrieren, um neue Anwendungen zu ermöglichen.

Quantum Mechanical and Atomic Level ab initio Calculation of Electron Transport through Ultrathin Gate Dielectrics of Metal-Oxide-Semiconductor Field Effect Transistors

The low dimensions of the state-of-the-art nanoscale transistors exhibit increasing quantum mechanical effects, which are no longer negligible. Gate tunneling current is one of such effects, that is responsible for high power consumption and high working temperature in microprocessors. This in turn put limits on further down scaling of devices. Therefore modeling and calculation of tunneling current is of a great interest. This work provides a review of existing models for the calculation of the gate tunneling current in MOSFETs. The quantum mechanical effects are studied with a model, based on a self-consistent solution of the Schrödinger and Poisson equations within the effective mass approximation. The calculation of the tunneling current is focused on models based on the calculation of carrier’s lifetime on quasi-bound states (QBSs). A new method for the determination of carrier’s lifetime is suggested and then the tunneling current is calculated for different samples and compared to measurements. The model is also applied to the extraction of the “tunneling effective mass” of electrons in ultrathin oxynitride gate dielectrics. Ultrathin gate dielectrics (tox<2 nm) consist of only few atomic layers. Therefore, atomic scale deformations at interfaces and within the dielectric could have great influences on the performance of the dielectric layer and consequently on the tunneling current. On the other hand the specific material parameters would be changed due to atomic level deformations at interfaces. A combination of DFT and NEGF formalisms has been applied to the tunneling problem in the second part of this work. Such atomic level ab initio models take atomic level distortions automatically into account. An atomic scale model interface for the Si/SiO2 interface has been constructed and the tunneling currents through Si/SiO2/Si stack structures are calculated. The influence of single and double oxygen vacancies on the tunneling current is investigated. Atomic level distortions caused by a tensile or compression strains on SiO2 layer as well as their influence on the tunneling current are also investigated. / Die vorliegende Arbeit beschäftigt sich mit der Berechnung von Tunnelströmen in MOSFETs (Metal-Oxide-Semiconductor Field Effect Transistors). Zu diesem Zweck wurde ein quantenmechanisches Modell, das auf der selbstkonsistenten Lösung der Schrödinger- und Poisson-Gleichungen basiert, entwickelt. Die Gleichungen sind im Rahmen der EMA gelöst worden. Die Lösung der Schrödinger-Gleichung unter offenen Randbedingungen führt zur Berechnung von Ladungsverteilung und Lebensdauer der Ladungsträger in den QBSs. Der Tunnelstrom wurde dann aus diesen Informationen ermittelt. Der Tunnelstrom wurde in verschiedenen Proben mit unterschiedlichen Oxynitrid Gatedielektrika berechnet und mit gemessenen Daten verglichen. Der Vergleich zeigte, dass die effektive Masse sich sowohl mit der Schichtdicke als auch mit dem Stickstoffgehalt ändert. Im zweiten Teil der vorliegenden Arbeit wurde ein atomistisches Modell zur Berechnung des Tunnelstroms verwendet, welche auf der DFT und NEGF basiert. Zuerst wurde ein atomistisches Modell für ein Si/SiO2-Schichtsystem konstruiert. Dann wurde der Tunnelstrom für verschiedene Si/SiO2/Si-Schichtsysteme berechnet. Das Modell ermöglicht die Untersuchung atom-skaliger Verzerrungen und ihren Einfluss auf den Tunnelstrom. Außerdem wurde der Einfluss einer einzelnen und zwei unterschiedlich positionierter neutraler Sauerstoffleerstellen auf den Tunnelstrom berechnet. Zug- und Druckspannungen auf SiO2 führen zur Deformationen in den chemischen Bindungen und ändern den Tunnelstrom. Auch solche Einflüsse sind anhand des atomistischen Modells berechnet worden.
