Synthesis, characterisation and modelling of two-dimensional hexagonal boron nitride nanosheets for gas sensing

(Physics)) -- University of Limpopo, 2022 / The gas sensing performance of two-dimensional (2D) hexagonal boron nitride nanosheets (h-BNNSs) has being studied by means of computational and experimental methods. The structural, stability and vacancies properties of both defect free and defected 2D h-BNNSs were studied using the classical molecular dynamics (MD) approach. The calculations were performed in the NVT Evans and NPT hoover ensembles using the Tersoff potentials with the Verlet leapfrog algorithm to obtain reliable structural properties and energies for defect free, boron (B) and nitrogen (N) vacancies. B and N defect energies were calculated relative to the bulk defect free total energies, and the results suggest that N vacancy is the most stable vacancy as compared to the B vacancy. The radial distribution functions and structure factors were used to predict the most probable structural form. Mean square displacements suggests the mobility of B and N atoms in the system is increasing with an increase in the surface area of the nanosheets. Results obtained are compared with the bulk defect free h-BNNSs. Experimentally, 2D h-BNNSs were synthesised using the wet chemical reaction method through chemical vapour deposition (CVD) catalyst free approach. The X-Ray Diffraction (XRD), Transmission Electron Microscopy (TEM), Fourier Transform Infrared Spectroscopy (FTIR), Raman Spectroscopy (RM), UV-visible Spectroscopy (UV-VIS), dynamic light scattering (DLS), Energy Dispersion Spectroscopy (EDS) and Brunauer-Emmett Teller (BET) were adopted to attain the structural properties of the nanosheets. Each spectroscopic technique affirmed unique features about the surface morphology of h BNNSs. The crystallinity of the nanosheets with the stacking of the B and N vii honeycomb lattice was validated by the XRD, while the TEM disclosed the specimen orientations and chemical compositions of phases with the number of layers of a planar honeycomb BN sheet, the EDS express the atoms present in the samples and BET validated the surface area of the materials. The FTIR, RM, DLS and the UV-vis expressed the formation of the in-plane, out-of-plane h-BN vibrations and, the nature of the surface with the thickness, particles stability together with the optical properties of the nanosheets. From TEM, FTIR, RS and BET the material fabricated at 800°C showed different morphologies, large number of disordering together with high surface area, which enhances the sensing properties of the nanosheets. However, with an increase in temperature the sensitivity of the nanosheets was found to decrease. Additionally, the UV-vis results, confirmed a lower energy band gap of 4.79, 4.55 and 4.70 eV for materials fabricated at 800, 900 and 1000 °C, that improved the semiconducting properties of the materials, which in return enhanced the sensing properties of the nanosheets. The gas sensing properties of the 2D h BNNSs were also investigated on hydrogen sulphide (H2S) and carbon monoxide (CO). The fabricated sensor based on 800 – 900 °C h-BNNSs showed good sensitivity towards ppm of H2S at 250 °C. The excellent gas sensing properties could be attributed to high surface area, small crystallite size, defect/disordering of h BNNSs. Study of Luminescent Silicon-Rich Silicon Nitride and Cerium and Terbium Doped Silicon Oxide Thin Films

<p>Silicon nanostructures formed in silicon-rich silicon nitride (SRSN) and cerium and terbium doped silicon oxide thin films grown using different types of plasma-enhanced chemical vapour deposition have been studied through photoluminescence (PL) and synchrotron-based X-ray absorption spectroscopies to determine the effects of deposition and processing parameters on the luminescent and structural properties of these materials. The SRSN films exhibited bright PL attributed to quantum confinement effects in the silicon nanoclusters (Si-ncs) as well as radiative defects in the silicon nitride host matrix. The peak emission energy could be tuned from the near-infrared across the entire visible spectrum by controlling the film composition and the post-deposition annealing temperature and time to change the size of the Si-ncs. Preliminary experiments on cerium doped SRSN samples indicated that although the cerium ions coordinate in the optically active trivalent oxidation state, they were not effectively sensitized by Si-ncs in the films tested, most likely due to the nanoclusters having bandgap energies that were unsuitable for this purpose. In cerium and terbium co-doped silicon oxide films, cerium disilicate (Ce<sub>2</sub>Si<sub>2</sub>O<sub>7</sub>) nanocrystallites were formed by annealing at temperatures of 900°C and higher. The A-Ce<sub>2</sub>Si<sub>2</sub>O<sub>7</sub>, G-Ce<sub>2</sub>Si<sub>2</sub>O<sub>7</sub>, and Ce<sub>6</sub>[Si<sub>4</sub>O<sub>13</sub>][SiO<sub>4</sub>]<sub>2</sub> phases of cerium disilicate were observed to form under different deposition and annealing conditions. All three phases exhibited extremely bright violet-blue PL and were found to efficiently sensitize green emission from co-dopant Tb<sup>3+</sup> ions in the films. The Tb<sup>3+</sup> luminescence predominantly corresponded to the <sup>5</sup>D<sub>4</sub>→<sup>7</sup>F<sub>3–6</sub> emission lines, although weak <sup>5</sup>D<sub>3</sub>→<sup>7</sup>F<sub>2–6</sub> emission lines were also observed in films containing relatively high concentrations of terbium indicating that the sensitization of Tb<sup>3+</sup> ions occurred through the <sup>5</sup>D<sub>3</sub>, <sup>5</sup>L<sub>10</sub>, or <sup>5</sup>D<sub>2</sub> energy levels.</p> / Doctor of Philosophy (PhD)

Studies of p-type semiconductor photoelectrodes for tandem solar cells

Photoelectrodes and photovoltaic devices have been prepared via multiple thin film deposition methods. Aerosol assisted chemical vapour deposition (AACVD), electrodeposition (ED), chemical bath deposition (CBD) and doctor blade technique (DB) have been used to deposit binary and ternary metal oxide films on FTO glass substrates. The prepared thin films were characterised by a combination of SEM (Scanning Electron Microscopy), powder X-ray diffraction, mechanical strength tests and photochemical measurements. Nickel oxide (NiO) thin films prepared by AACVD were determined to have good mechanical strength . with a photocurrent of 7.6 μA cm-2 at 0 V and an onset potential of about 0.10 V. This contrasted with the dark current density of 0.3 μA cm-2 at 0 V. These NiO samples have very high porosity with crystalline columns evidenced by SEM. In comparison with the AACVD methodology, NiO films prepared using a combination of ED and DB show good mechanical strength but a higher photocurrent of 24 μA cm-2 at 0 V and an onset potential of about 0.10 V with a significantly greater dark current density of 7 μA cm-2 at 0 V. The characteristic features shown in the SEM are smaller pores compared to the AACVD method. Copper (II) oxide (CuO) and copper (I) oxide (Cu2O) films were fabricated by AACVD by varying the annealing temperature between 100-325°C in air using a fixed annealing time of 30 min. It was shown by photocurrent density (J-V) measurements that CuO produced at 325 °C was most stable and provided the highest photocurrent of 173 μA cm-2 at 0 V with an onset potential of about 0.23 V. The alignment of zinc oxide (ZnO) nano-rods and nano-tubes fabricated by CBD have been shown to be strongly affected by the seed layer on the FTO substrate. SEM images showed that AACVD provided the best seed layer for aligning the growth of the nano-rods perpendicular to the surface. Nano-rods were successfully altered into nano-tubes using a potassium chloride bath etching method. NiO prepared by both AACVD and the combined ED/DB method were sensitized to absorb more of the solar spectrum using AACVD to deposit CuO over the NiO. A large increase in the photocurrent was observed for the p-type photoelectrode. These p-type photoelectrode showed a photocurrent density of approximately 100 μA cm-2 at 0 V and an onset potential of 0.3 V. This photocathode was then used as a base to produce a solid state p-type solar cell. For the construction of the solid state solar cells several n-type semiconductors were used, these were ZnO, WO3 and BiVO4. WO3 and BiVO4 were successfully produced with BiVO4 proving to be the optimum choice. This cell was then studied more in depth and optimised by controlling the thickness of each layer and annealing temperatures. The best solid state solar cell produced had a Jsc of 0.541 μA cm-2 (541 nA) and a Voc of 0.14 V, TX146 made up of NiO 20 min, CuFe2O4 50 min, CuO 10 min, BiVO4 27 min, using AACVD and then annealed for 30 min at 600°C.

Evolution structurale des céramiques (Si)-B-C sous sollicitations thermomécaniques / Structural changes of CVD (Si)-B-C ceramics under thermomechanical treatments

Les matrices céramiques autocicatrisantes sont constituées d’une alternance de couches de SiC, B-C et Si-B-C, déposées par voie gazeuse (CVD). Les couches borées (Si)-B-C sont amorphes après élaboration et leur structure évolue à haute température (T ≥ 1000 °C). Diverses caractérisations (XRD, spectroscopie Raman, NMR, diffusion des neutrons, XANES) ont permis de préciser la structure locale des céramiques brutes d'élaboration. Celle-ci a par la suite été validée par des simulations par dynamique moléculaire ab initio. Elle est constituée de motifs icosaédriques, similaires à ceux de B4C, mais fautés et reliés entre eux par des environnements tétravalents CB4-xCx et trivalents BC3. Dans le cas des matériaux Si-B-C, cette même phase amorphe forme un continuum incluant des clusters de SiC. L’évolution structurale de ces céramiques sous atmosphère inerte a été étudiée en fonction de la température (1100°C ≤ T ≤ 1400 °C) et du temps (t ≤ 1 h). Le caractère métastable des matériaux induit une cinétique de réorganisation rapide. L'évolution structurale se traduit successivement, à T et t croissants, par l’apparition de carbone libre sp2, la cristallisation de B4C, ainsi que la croissance de nanocristallites de SiC dans les matériaux Si-B-C. Les propriétés mécaniques ont également été caractérisées à haute température à l’aide d’essais sur microcomposites Cf/(Si)-B-Cm. Les matériaux font preuve d’un comportement transitoire complexe et fortement dépendant de la température du fait de leur évolution structurale. / Self-healing matrices are composed of SiC, B-C and Si-B-C multilayers deposited by chemical vapour deposition (CVD). The boron-rich layers (Si)-B-C are amorphous in their as-deposited state but crystallize at high temperature (T ≥ 1000 °C). Various analyses (XRD, Raman spectroscopy, NMR, neutron diffraction, XANES) were used to characterize the local structure of the as-processed and heat-treated ceramics. The local structure of heat-treated ceramics was also confirmed by molecular dynamic ab initio simulations. The structure consists of icosahedral units as in B4C but faulted and connected with each other through tetrahedral CB4-XCX and trigonal BC3 sites. In Si-B-C ceramics, the same amorphous phase forms a continuum embedding SiC clusters. The structural evolution of the ceramics in inert atmosphere were studied as a function of temperature (1100°C ≤ T ≤ 1400 °C) and time (t ≤ 1 h). The metastability of the materials leads to fast kinetics of reorganization. When T and t increase, one observes successively the formation free-sp2 carbon, the crystallization of B4C and, in Si-B-C ceramics, the coarsening of the SiC nanocrystallites. The high temperature mechanical properties have also been assessed by tensile tests on Cf/(Si)-B-Cm microcomposites. The materials undergo a complex transient behaviour which is strongly temperature dependent due to the structural changes.

Notre étude concerne la mise en place et le développement de dépôts de carbure de silicium amorphe hydrogéné (a-SiCx:H) à basse température (370°C), par voie PECVD, sur un réacteur PECVD semi-industriel à faible fréquence (440 kHz). Les propriétés chimiques, optiques et de passivation de surface des couches déposées sont analysées et l’impact du changement des débits de gaz précurseurs (silane et méthane) est aussi étudié. La possibilité d’utiliser le a-SiCx:H comme couche anti-reflet en face avant d’une cellule solaire est envisagée. Bien que l’indice de réfraction d’une couche riche en carbone soit en accord avec la condition de lame quart-d’onde requise pour une couche anti-reflet, le coefficient d’extinction est trop élevé en raison de la proportion significative de silicium dans la couche. Cette absorption peut être atténuée par l’incorporation d’azote dans la couche (a-SiCxNy:H). En revanche, la passivation de surface s’améliore lorsque la quantité de silane augmente. La plus faible vitesse de recombinaison de surface atteinte sur les échantillons après dépôt est de 10 cm.s. / Our study deals with the deposition of amorphous hydrogenated silicon carbide (a- SiCx:H) at low temperature (370°C), by PECVD technique, using a semi-industrial lowfrequency PECVD reactor (440 kHz). The deposited films are analyzed for chemical, optical and surface passivation properties, and the impact of the gas flow parameters (silane and methane) is studied. The possible use of a-SiCx:H as an antireflective coating at the front side of solar cells is investigated. Although the refractive index for high carbon concentration could be in agreement with the demand of quarter-wave layer for antireflective coating, the extinction coefficient remains too high due to a significant silicon content in the material. This absorption can be attenuated by incorporating nitrogen in the layer. However, the surface passivation improves with the silane proportion. The lowest surface recombination velocity of an as-deposited samples is about 10 cm.s.

Vapour Pressure Studies Of Precursors And Atomic Layer Deposition Of Titanium Oxides

This thesis describes the deposition of thin films of titanium oxide and Magnéli phases of titanium oxide by atomic layer deposition (ALD) using a novel β-ketoesterate precursor. Titanium oxide is a promising candidate for the high-k dielectric gate oxide layer for CMOS devices in microelectronic circuits. The Magnéli phases of titanium oxide are difficult to grow and stabilize, especially in the thin film form, and have useful properties. The thin film deposition of oxides by CVD/ALD requires suitable precursors, which are often metalorganic complexes. The estimation of vapour pressure using thermogravimetry is described, and employed, using an approach based on the Langmuir equation. This data is important for the evaluation of the suitability of these complexes as CVD precursors. The first chapter gives a brief introduction to the topics that will be discussed in this thesis. Part one of the thesis deals with the synthesis, characterization, and studies of the vapour pressure and partial pressures of the precursors for CVD. This part comprises of the second, third and fourth chapter. The second chapter deals with the synthesis and characterization of the various metalorganic complexes that have been synthesized and characterized to evaluate their suitability as precursors for CVD. The third chapter describes the derivation of vapour pressure of precursors for CVD and ALD, from rising temperature thermogravimetric analysis (TGA) data, using the Langmuir equation. The fourth chapter deals with the determination of partial pressure of CVD precursors using data from low-pressure thermogravimetry. Part Two of the thesis reports the deposition of titanium oxide thin films by ALD, and the detailed investigation of their properties, for application as high-k dielectric materials. Chapters five, six and seven constitute this part. The fifth chapter deals with the deposition of titanium oxide thin films by ALD. Chapter six describes the electrical characterization of the thin films of titanium oxide, for applications as high-k dielectric gate oxide layers for CMOS circuits. In the seventh chapter, the deposition of Magnéli phases of titanium by ALD is described. The dielectric properties of the films are studied.

Elektronische Eigenschaften von Diamant und diamantartigen Kohlenstoffen / Electronic properties of diamond and diamond-like carbon

Im Hinblick auf das immense Potential von Diamant als Material für die Mikroelektronik wurden im Rahmen dieser Arbeit undotierte und dotierte Diamantfilme mittels chemischer Gasphasenabscheidung auf Silizium präpariert und anschließend auf ihre elektronischen Eigenschaften hin untersucht. Für Letzteres wurde hauptsächlich die Elektronen-Energieverlustspektroskopie in Transmission verwendet. In situ Gasphasendotierung oder Ionenimplantation wurde zur Dotierung der Filme mit Bor, Lithium oder Phosphor eingesetzt. Bei der Ionenimplantation wurde aufgrund der Erzeugung von Strahlenschäden generell eine Erhöhung des sp2-Anteils beobachtet: Letzterer konnte jedoch im Falle der Bordotierung durch eine, den Implantationsprozeß folgende, Hochtemperaturtemperung wieder deutlich vermindert werden. Für die in situ Dotierung mit Bor wurde eine Verringerung des sp2-Gehaltes mit steigender Dotierkonzentration gefunden. Für den Film mit der höchsten Borkonzentration konnte auch die B1s Absorptionskante untersucht werden. Sie gibt Hinweise auf den überwiegenden Einbau der Boratome in einer tetragonalen Orientierung. Das hiermit verbundene Vorhandensein von Akzeptoren führt zu elektronischen Anregungen im Energiebereich der Bandlücke, welche mittels Infrarotspektroskopie und EELS nachgewiesen werden konnten. Aus den EELS Messungen lassen sich Akzeptorkonzentrationen berechnen, welche wiederum den hohen Anteil an tetraedrisch eingebauten Boratomen bestätigen. Desweiteren untersucht wurden, als interessante Materialklasse mit weitreichendem technologischem Potential, undotierte und stickstoffdotierte, diamantartige amorphe Kohlenstoffilme und hierbei insbesondere die Abhängigkeit der elektronischen und optischen Eigenschaften von der Ionenenergie und dem Stickstoffpartialdruck während der Filmpräparation. Die Plasmonenergien, Massendichten, sp3-Anteile und die optischen Bandlücken der Filme wurden quantitativ bestimmt, wobei das jeweilige Maximum bei einer Ionenenergie von 100 eV gefunden wurde. Alle eben genannten Größen verringern sich kontinuierlich mit zunehmendem Stickstoffanteil. Eine Kramers-Kronig Analyse der Verlustspektren gibt Zugriff auf den Real- und Imaginärteil der dielektrischen Funktion und damit auf das Spektrum der Einteilchenanregungen. Die Hybridisierung der Kohlenstoff- und der Stickstoffatome wurde detailliert aus den jeweiligen 1s Absorptionskanten bestimmt. Weiterhin wurde Diamant als Modellsystem eines Festkörpers mit rein kovalenten Bindungen untersucht, insbesondere die Verlustfunktion von Diamant entlang mehrerer Hochsymmetriekristallrichtungen über einen großen Energie- und Impulsbereich. Aus den EELS Messungen erschließt sich unmittelbar die stark anisotrope Plasmonendispersion von Diamant. Aus dem Vergleich der experimentellen Spektren mit ab initio LDA Rechnungen, die sowohl Kristallokalfeldeffekte als auch Austausch- und Korrelationseffekte beinhalten, lassen sich direkt Rückschlüsse auf den Einfluß der verschiedenen Effekte ziehen. Schon im optischen Limit, aber umso mehr mit steigendem Impulsübertrag q, wird eine Überlagerung der kollektiven Plasmonanregung mit Einteilchenanregungen im Energiebereich des Plasmons beobachtet, woraus eine Kopplung zwischen beiden Arten von Anregungen resultiert. Abgesehen vom deutlichen Einfluß der Bandstruktur auf die Plasmonendispersion läßt die überaus inhomogene Elektronenverteilung von Diamant auf nicht zuvernachlässigende Kristallokalfeldeffekte schließen. Der Vergleich zwischen experimentellen und berechneten Spektren zeigt deutlich, wie die Kristallokalfeldeffekte in der Tat mit steigendem Impulsübertrag an Gewicht zunehmen und die Struktur der Verlustfunktion mitbestimmen. / In the context of the immense potential of diamond as a material for use in the microelectronics industry, in this thesis pristine and doped diamond films have been deposited on silicon using chemical vapour deposition. Subsequently their electronic properties have been investigated using mainly electron energy-loss spectroscopy. Doping of the films with boron, lithium or phosphorous was carried out either via in-situ gas phase doping during film growth or using ion implantation. Upon ion implantation an increase of the carbon content with sp2 hybridisation has generally been found due to ion beam induced damage. In the case of boron doping it was possible to significantly reduce this sp2-contribution using a high temperature anneal. For the in-situ doping with boron, upon increasing doping concentration a decrease of the sp2-contribution was found. For the sample with the highest boron content the boron 1s absorption edge could also be investigated, providing evidence for the preferential incorporation of the boron atoms into tetrahedrally co-ordinated sites. This boron incorporation leads to the existence of electronic excitations in the energy range of the band gap, which could be observed using both infrared and electron energy-loss spectroscopy. From the electron energy-loss measurements it was possible to calculate acceptor concentrations which were consistent with the large amount of tetrahedrally co-ordinated boron atoms. A second theme in this thesis involved the study of pristine and nitrogen doped diamond-like amorphous carbon films, which are an interesting material class with far-reaching technological potential. Here the focus of the research concerned the dependency of the electronic and optical properties of the films upon the ion energy and the nitrogen partial pressure applied during the film preparation. The plasmon energies, mass densities, sp3 contribution and the optical band gaps of the samples were determined quantitatively, whereby the maximum in all these quantities was found to occur for ion energies of 100 eV. Furthermore, all of these characteristics were found to decrease continually with increasing nitrogen content. A Kramers-Kronig analysis of the loss spectra enabled the derivation of the real and imaginary parts of the dielectric function and with this of the complete spectrum of single particle excitations. The hybridization between the carbon and nitrogen atoms was also studied in detail from the analysis of the respective 1s absorption edges. Furthermore this thesis deals with the investigation of diamond as a model system for solids with pure covalent bonds. In particular, the loss function of diamond was measured along different high symmetry directions over a wide range of energy and momentum. Firstly, the EELS measurements showed directly the strongly anisotropic nature of the plasmon dispersion in diamond. Secondly, by the comparison of the experimental spectra with ab initio LDA-based calculations that include crystal local field effects as well as exchange and correlation contributions, conclusions can be drawn as to the influence of these quantities. In the optical limit, but even more so with increasing momentum transfer q, a superposition of the collective plasmon excitation and the single particle excitations in the energy range of the plasmon is observed. This energetic proximity results in a coupling between both types of excitations. Apart from the distinct influence of the bandstructure on the plasmon dispersion, the considerably inhomogeneous electron distribution of diamond would lead one to expect significant crystal local field effects in this system. The comparison between the experimental and the calculated spectra shows explicitly that the crystal local field effects increase with increasing momentum transfer and play an important role in defining the structure of the loss function.

The generation of electricity from Photovoltaic (PV) devices such as solar cells is currently seen as a viable alternative source of clean energy. As such, crystalline, amorphous and nanocrystalline silicon thin films are expected to play increasingly important roles as economically viable materials for PV development. Despite the growing interest shown in these materials, challenges such as the partial understanding of standardized measurement protocols, and the relationship between the structure and optoelectronic properties still need to be overcome.

Bei der Ionenimplantation wurde aufgrund der Erzeugung von Strahlenschäden generell eine Erhöhung des sp2-Anteils beobachtet: Letzterer konnte jedoch im Falle der Bordotierung durch eine, den Implantationsprozeß folgende, Hochtemperaturtemperung wieder deutlich vermindert werden. Für die in situ Dotierung mit Bor wurde eine Verringerung des sp2-Gehaltes mit steigender Dotierkonzentration gefunden. Für den Film mit der höchsten Borkonzentration konnte auch die B1s Absorptionskante untersucht werden. Sie gibt Hinweise auf den überwiegenden Einbau der Boratome in einer tetragonalen Orientierung. Das hiermit verbundene Vorhandensein von Akzeptoren führt zu elektronischen Anregungen im Energiebereich der Bandlücke, welche mittels Infrarotspektroskopie und EELS nachgewiesen werden konnten. Aus den EELS Messungen lassen sich Akzeptorkonzentrationen berechnen, welche wiederum den hohen Anteil an tetraedrisch eingebauten Boratomen bestätigen. Desweiteren untersucht wurden, als interessante Materialklasse mit weitreichendem technologischem Potential, undotierte und stickstoffdotierte, diamantartige amorphe Kohlenstoffilme und hierbei insbesondere die Abhängigkeit der elektronischen und optischen Eigenschaften von der Ionenenergie und dem Stickstoffpartialdruck während der Filmpräparation. Die Plasmonenergien, Massendichten, sp3-Anteile und die optischen Bandlücken der Filme wurden quantitativ bestimmt, wobei das jeweilige Maximum bei einer Ionenenergie von 100 eV gefunden wurde. Alle eben genannten Größen verringern sich kontinuierlich mit zunehmendem Stickstoffanteil. Eine Kramers-Kronig Analyse der Verlustspektren gibt Zugriff auf den Real- und Imaginärteil der dielektrischen Funktion und damit auf das Spektrum der Einteilchenanregungen. Die Hybridisierung der Kohlenstoff- und der Stickstoffatome wurde detailliert aus den jeweiligen 1s Absorptionskanten bestimmt. Weiterhin wurde Diamant als Modellsystem eines Festkörpers mit rein kovalenten Bindungen untersucht, insbesondere die Verlustfunktion von Diamant entlang mehrerer Hochsymmetriekristallrichtungen über einen großen Energie- und Impulsbereich. Aus den EELS Messungen erschließt sich unmittelbar die stark anisotrope Plasmonendispersion von Diamant. Aus dem Vergleich der experimentellen Spektren mit ab initio LDA Rechnungen, die sowohl Kristallokalfeldeffekte als auch Austausch- und Korrelationseffekte beinhalten, lassen sich direkt Rückschlüsse auf den Einfluß der verschiedenen Effekte ziehen. Schon im optischen Limit, aber umso mehr mit steigendem Impulsübertrag q, wird eine Überlagerung der kollektiven Plasmonanregung mit Einteilchenanregungen im Energiebereich des Plasmons beobachtet, woraus eine Kopplung zwischen beiden Arten von Anregungen resultiert. Abgesehen vom deutlichen Einfluß der Bandstruktur auf die Plasmonendispersion läßt die überaus inhomogene Elektronenverteilung von Diamant auf nicht zuvernachlässigende Kristallokalfeldeffekte schließen. Der Vergleich zwischen experimentellen und berechneten Spektren zeigt deutlich, wie die Kristallokalfeldeffekte in der Tat mit steigendem Impulsübertrag an Gewicht zunehmen und die Struktur der Verlustfunktion mitbestimmen. / In the context of the immense potential of diamond as a material for use in the microelectronics industry, in this thesis pristine and doped diamond films have been deposited on silicon using chemical vapour deposition. Subsequently their electronic properties have been investigated using mainly electron energy-loss spectroscopy. Doping of the films with boron, lithium or phosphorous was carried out either via in-situ gas phase doping during film growth or using ion implantation. Upon ion implantation an increase of the carbon content with sp2 hybridisation has generally been found due to ion beam induced damage. In the case of boron doping it was possible to significantly reduce this sp2-contribution using a high temperature anneal. For the in-situ doping with boron, upon increasing doping concentration a decrease of the sp2-contribution was found. For the sample with the highest boron content the boron 1s absorption edge could also be investigated, providing evidence for the preferential incorporation of the boron atoms into tetrahedrally co-ordinated sites. This boron incorporation leads to the existence of electronic excitations in the energy range of the band gap, which could be observed using both infrared and electron energy-loss spectroscopy. From the electron energy-loss measurements it was possible to calculate acceptor concentrations which were consistent with the large amount of tetrahedrally co-ordinated boron atoms. A second theme in this thesis involved the study of pristine and nitrogen doped diamond-like amorphous carbon films, which are an interesting material class with far-reaching technological potential. Here the focus of the research concerned the dependency of the electronic and optical properties of the films upon the ion energy and the nitrogen partial pressure applied during the film preparation. The plasmon energies, mass densities, sp3 contribution and the optical band gaps of the samples were determined quantitatively, whereby the maximum in all these quantities was found to occur for ion energies of 100 eV. Furthermore, all of these characteristics were found to decrease continually with increasing nitrogen content. A Kramers-Kronig analysis of the loss spectra enabled the derivation of the real and imaginary parts of the dielectric function and with this of the complete spectrum of single particle excitations. The hybridization between the carbon and nitrogen atoms was also studied in detail from the analysis of the respective 1s absorption edges. Furthermore this thesis deals with the investigation of diamond as a model system for solids with pure covalent bonds. In particular, the loss function of diamond was measured along different high symmetry directions over a wide range of energy and momentum. Firstly, the EELS measurements showed directly the strongly anisotropic nature of the plasmon dispersion in diamond. Secondly, by the comparison of the experimental spectra with ab initio LDA-based calculations that include crystal local field effects as well as exchange and correlation contributions, conclusions can be drawn as to the influence of these quantities. In the optical limit, but even more so with increasing momentum transfer q, a superposition of the collective plasmon excitation and the single particle excitations in the energy range of the plasmon is observed. This energetic proximity results in a coupling between both types of excitations. Apart from the distinct influence of the bandstructure on the plasmon dispersion, the considerably inhomogeneous electron distribution of diamond would lead one to expect significant crystal local field effects in this system. The comparison between the experimental and the calculated spectra shows explicitly that the crystal local field effects increase with increasing momentum transfer and play an important role in defining the structure of the loss function.

Nanomanipulation and In-situ Transport Measurements on Carbon Nanotubes / Nanomanipulation und In-situ Transportmessung an Kohlenstoff-Nanoröhren

With the advent of microelectronics and micromechanical systems, the benefits of miniaturized technology became evident. With the discovery of carbon nanotubes by Iijima in 1991, a material has been found that offers superior porperties such as high tensile strength, excellent electrical and heat conductivity while being lightweight, flexible and tunable by the specific atomic arrangement in its structure. The first part of this thesis deals with a new synthesis approach, which combines the known routes of chemical vapour deposition and laser ablation. The results concerning diameter and yield fit well within an established model for the nucleation and growth of carbon nanotubes and extend it by considering a larger parameter space. Furthermore, conventional laser ablation has been used to synthesize C-13 augmented carbon nanotubes, whose diameters depend among the usual synthesis parameters also on the C-13 content, an influence which is in line with the changed thermal conductivities of isotope mixtures. Manipulation of carbon nanotubes inside a transmission electron microscope forms the second part of this thesis. With the help of an in-situ nanomanipulator, several experiments involving the mechanical and electrical properties of carbon nanotubes have been performed. Two-probe resistances of individual nanotubes have been measured and the observation of individual shell failures allowed for the determination of current limits per carbon shell. With the help of electrical current, a nanotube was modified in its electrical characteristics by reshaping its structure. By application of DC-currents or square current pulses, the filling of iron- or cementite-filled multi-wall carbon nanotubes has been found to move in a polarity-defined direction guided by the nanotube walls. Depending on the current, nanotube shape, and composition of the filling different regimes of material transport have been identified, including the reworking of the inner nanotube shells. The application of a high driving current leads to a complete reworking of the host nanotube and the current-induced growth of carbonaceous nanostructures of changed morphology. Utilizing the obtained results, a transport mechanism involving momentum transfer from the electron wind to the filling atoms and a solid filling core during transport is developed and discussed. Finally, measurements of mechanical properties using electrically induced resonant or non-resonant vibrations inside the transmission electron microscope have been observed and important mechanical parameters have been determined with the help of a modified Euler-Bernoulli-beam approach. / Mit dem Aufkommen von Mikroelektronik und mikromechanischen Systemen wurden die Vorteile miniaturisierter Geräte augenscheinlich. Mit der Entdeckung von Kohlenstoff-Nanoröhren durch Iijima 1991 wurde ein Material gefunden, welches überlegene Eigenschaften wie hohe Festigkeit, exzellente elektrische und Wärmeleitfähigkeit zeigt, während es zeitgleich leicht und flexibel ist. Diese Eigentschaften können durch eine Änderung der spezifischen atomaren Anordnung in der Nanoröhrenhülle beeinflusst werden. Der erste Teil dieser Dissertationsschrift behandelt einen neuartigen Syntheseansatz, welche die bekannten Syntheserouten der chemischen Gasphasenabscheidung und Laserablation kombiniert. Die Ergebnisse bezüglich des Durchmessers und der Ausbeute lassen sich gut mit einem etablierten Modell der Nukleation und des Wachstums von Kohlenstoff-Nanoröhren beschreiben - sie erweitern es, indem sie einen größeren Parameterraum berücksichtigen. Des Weiteren wurde konventionelle Laserablation benutzt, um C-13 angereicherte Kohlenstoff-Nanoröhren herzustellen, deren Durchmesser nicht nur von den üblichen Parametern, sondern auch vom C-13 Anteil abhängt. Diese Abhängigkeit geht mit der veränderten thermischen Leitfähigkeit von Isotopenmischungen einher. Die Manipulation von Kohlenstoff-Nanoröhren in einem Transmission-Elektronenmikroskop formt den zweiten Teil der Dissertationschrift. Mit Hilfe eines in-situ Manipulators wurden vielfältige Experimente durchgeführt, um die mechanischen und elektrischen Eigenschaften der Kohlenstoff-Nanoröhren zu bestimmen. Zweipunktmessungen des Widerstands einzelner Nanoröhren und die Beobachtung des Versagens einzelner Kohlenstoffschichten erlaubte die Bestimmung der Stromtragfähigkeit einzelner Hüllen. Mit Hilfe eines elektrischen Stromes konnte eine Nanoröhre durch die veränderung der Struktur in ihren elektrischen Eigenschaften verändert werden. Unter Verwendung dauerhaften oder gepulsten Gleichstroms konnte die Eisen- oder Zementit-Füllung der Kohlenstoff-Nanoröhren in eine polaritätsabhängige Richtung bewegt werden. Die Füllung wurde dabei durch die Wände der Nanoröhre geführt. Abhängig von Strom, Form der Nanoröhre und Zusammensetzung der Füllung ließen sich verschiedene Bereiche des Materialtransports identifizieren, u.a. das Umarbeiten einiger innerer Kohlenstoffschichten. Ein hoher Strom hingegen bewirkt eine Umarbeitung der kompletten Nanoröhre und strominduziertes Wachstum von Kohlenstoff-Nanostrukturen mit veränderter Morphologie. Mit Hilfe der gewonnenen Resultate wurde ein Transportmodell entwickelt, welches den Impulstransfer von Elektronen an Füllungsatome sowie einen festen Füllungskern während des Transports diskutiert. Messungen der mechanischen Eigenschaften, welche mit Hilfe von resonanter oder nicht-resonanter elektrischer Anregung von Schwingungen im Transmissions-Elektronenmikroskop durchgeführt wurden bilden den Abschluss der Arbeit. Durch die Beobachtungen konnten mit einem modifizierten Euler-Bernoulli-Balkenmodell wichtige mechanische Eigenschaften bestimmt werden.
