Analyse expérimentale et numérique des défaillances mécaniques locales induites dans les interconnexions par les tests paramétriques et les assemblages : optimisation des procédés et des architectures des plots de connexion / Experimental and numerical analyses of the local mechanical failures in the interconnections induced by parametric tests and assemblies : optimization of the processes and pad architectures

La diminution des dimensions critiques dans l’industrie du semi-conducteur requiert l’utilisation de nouveaux matériaux fragiles qui dégradent la résistance mécanique des puces. On s’intéresse plus particulièrement aux étapes précédant la mise en boîtier, à savoir les tests paramétriques qui permettent de vérifier la fonctionnalité électrique de la puce, et les assemblages tels la connexion filaire qui ont pour but d’établir les connexions avec le boîtier. Durant ces opérations, des défaillances mécaniques sont observées dans les interconnexions situées sous le pad. Des techniques expérimentales (par ex : FIB/MEB) sont mises en œuvre une fois les tests ou les assemblages avec des fils d’or et de cuivre réalisés afin de mieux comprendre les raisons d’apparition de ces défaillances ainsi que leur localisation. Des plans d’expériences sont mis en place pour évaluer l’influence des divers paramètres de tests et d’assemblage et également celle des architectures de pad. En parallèle, une nouvelle méthode d’analyse basée sur la nanoindentation est utilisée pour comparer la robustesse mécanique de divers plots de connexion. D’autre part, plusieurs modèles éléments finis complexes, prenant en compte la gestion du contact entre la pointe de test et le pad ainsi que les effets inertiels associés, sont développés dans le but de reproduire les conditions de chargement sur les pads. Finalement, un ensemble d’outils adaptés à l’étude et l’optimisation des architectures de pad, dans une optique industrielle, est présenté de même que des règles de dessin permettant d’accompagner le développement technologique. / The diminution of the critical dimensions in the semiconductor industry and the introduction of new brittle dielectric materials raise questions on the mechanical resistance of the die and the pad architectures. Nowadays, pad structures are prone to crack. More precisely, the electrical wafer sort (EWS), which allows checking the electrical functionality of the die, and the assemblies such as the wire bonding to achieve the electrical connections with the packaging, are performed at the wafer level and introduce high levels of local mechanical stresses. Indeed, during these operations, failures in the oxide layers of the interconnections are observed. Experimental techniques (e.g. profilometry, FIB/SEM) are developed after EWS and bonding with gold and copper wires to gain insight on the root causes and localization of the failures. Some designs of experiments are set up to evaluate the influence of the test and process parameters and also of the various pad designs on the mechanical robustness of the structures. In addition, a novel analysis procedure, based on nanoindentation technique, is employed to compare various pads, which are complex multilayer systems. Moreover, several finite element models, using both explicit and implicit schemes are developed to mimic the EWS test. Indeed, these models have shown their ability to reproduce the loading conditions, the contact between the testing needle tip and the pad, and some inertial effect during the test. Finally, a comprehensive set of tools to evaluate and optimize the pad architectures is presented. Guidelines for pad layouts are also given, providing integration insights in the frame of the technology development.

Die additiven Fertigungstechnologien erleben seit einigen Jahren einen enormen Zuspruch bei der Herstellung von Einzelteilserien mit komplexen, endkonturnahen Geometrien und der Verarbeitung von Sonder- oder hybriden Werkstoffen. Prinzipiell lassen sich die Verfahren gemäß VDI- Richtlinie 3404 in drahtbasierte und pulverbasierte unterteilen. Eine weitere Unterteilung erfolgt hinsichtlich der Ausschmelztechnologie. Allen Verfahren ist gleich, dass schichtweise der Grundwerkstoff an den Stellen aufgetragen wird, wo er gemäß Endkontur benötigt wird. Damit ist ein immer wiederkehrender Wärmeeintrag verbunden, der somit Einfluss auf die Mikrostruktur der Bauteile und gleichzeitig auch auf die mechanischen Endeigenschaften ausübt. Die so erzeugten Komponenten sollten wenig Verzug oder Eigenspannungen als auch keine Porosität aufweisen, um die Gebrauchseigenschaften nicht negativ zu beeinflussen. Das Ziel ist es mittlerweile, diese verschiedenen Technologien numerisch abzubilden, um die Bauteileigenschaften vorherzusagen und ggf. Optimierungspotenziale zu eruieren. Der untersuchte Prozess ist das drahtbasierte Mehrlagenschweißen mittels des Metallschutzgasschweißens, bei dem neben der Simulation auch die Validierung im Fokus hinsichtlich Geometrie und Gefügeausbildung in den Schweißlagen stand. Diesbezüglich wurden im vorliegenden Fall zum einen alle, für die numerische Simulation notwendigen Materialparameter (mechanische und thermophysikalische Kenngrößen) des Schweißzusatzwerkstoffes G4Si1 bestimmt und in ein kommerzielles FEM-Programm (MSC Marc Mentat) implementiert. Zum anderen erfolgt zukünftig die wissenschaftliche Analyse der Verbesserung der Bauteileigenschaft, in dem die Schweißnaht unter Ausnutzung der Schweißhitze warmumgeformt wird. Erste Ergebnisse numerischer Simulationsergebnisse zeigen positive Effekte. Diese zeigen mikrostrukturelle Veränderungen (Kornfeinung durch Rekristallisation) und führten letztendlich zur Steigerung der mechanischen Eigenschaften. Der Vorteil dieser Verfahrenskombination ist außerdem die Kompensation des Verzuges durch die gezielte Umformung und einem gleichzeitigen „Richten“.

Étude expérimentale de la maldistribution des fluides dans un réacteur à lit fixe en écoulement à co-courant descendant de gaz et de liquide / Experimental investigation of maldistribution of fluids in trickle-bed reactors

Trois techniques de mesure différentes ont été utilisées pour étudier la distribution des fluides dans un lit fixe : la tomographie à fils, le collecteur de liquide et un ensemble de thermistances. La tomographie à fils, dont la première application dans le cadre des lits fixes est décrite ici, a permis, tout comme le collecteur de liquide, d’obtenir des résultats intéressants concernant l’influence de paramètres tels que la distribution initiale, le type de chargement et les débits de fluides sur la distribution du liquide. L’étude a notamment montré l’importance de bien définir la maldistribution de liquide en termes de la grandeur mesurée et a apporté un regard critique vis-à-vis des consensus généraux concernant l’effet sur la distribution de liquide de paramètres tels que le débit de gaz (dont les expériences ont montré qu’elle dépend du distributeur utilisé) et le type de chargement (l’hypothèse selon laquelle le chargement dense disperse mieux le liquide dans la direction radiale par rapport au chargement lâche n’a pas été vérifié). Une étude réalisée en régime à haute interaction a permis aussi d’observer la relation étroite qui existe entre la distribution initiale et le régime d’écoulement / Three different measuring techniques were used to study the fluid distribution inside a trickle-bed reactor: the wire mesh tomography, the liquid collector and a set of thermistors. The liquid collector and specially the wire mesh tomography, whose first application in trickle bed reactors is described here, yielded interesting results concerning the influence of variables such as the initial liquid distribution, the loading method and the fluid flow rates on liquid maldistribution. Among the main observations, the study illustrates the importance of well defining liquid maldistribution in terms of the measured quantity and prompts to some caution when referring to some “normally accepted facts” like the advantages in terms of liquid distribution obtained when increasing the gas flow rate (which depends, according to this study, on the quality of initial liquid distribution) or when using a dense loading of the catalyst (the hypothesis according to which, compared with a sock loading, dense loading favors radial dispersion was not verified by the study). Also, a study performed under high interaction conditions showed the intimate relationship between the inlet distribution and the flow regime observed inside the reactor

Membrane based dehumidification and evaporative cooling using wire mesh media

Eckels / Membrane dehumidification and evaporative cooling applications have the potential to significantly improve the energy efficiency of air conditioning equipment. The use of wire mesh media in such membrane applications is feasible but has not been studied extensively. Therefore, the aim of this work is to investigate the heat and mass transfer performance of several different wire mesh media in membrane based dehumidification and evaporative cooling. There were six wire mesh membranes tested in an experimental facility. The wire mesh membranes vary with respect to percent open area, wire diameter, pore size and material. Two non-permeable, solid membranes were also tested in the facility and compared with the wire mesh membranes. The test section of the experimental facility consists of a narrow air duct and a plate apparatus. The membrane samples were fashioned into rectangular plates and installed into the test section. The plate membranes separate liquid water and air flow streams. The inlet air temperature and humidity are altered to produce condensation or evaporation at the membrane surface. The average convective heat and mass transfer coefficient of the air boundary layer is measured for each of the experimental plates. Membrane based dehumidification and evaporative cooling were accomplished using the wire mesh media. However, the wire mesh membranes did not exhibit any significant differences in their performance. The mesh plates were compared with the solid plate membranes and it was discovered that the solid plates exhibited significantly higher heat transfer coefficients during condensation conditions. This result most likely is due to the formation of large water droplets on the solid plates during condensation. The experimental data is then compared to analytical predictions of the heat and mass transfer coefficients developed from several heat transfer correlations and by invoking the heat and mass transfer analogy. The experimental data is also compared directly with the heat and mass transfer analogy. It was found that the data did not compare well with the heat and mass transfer analogy. This result is attributed to the fact that the membrane surface limits the amount of direct exposure to the gas-liquid interface.

LES Simulation of Hot-wire Anemometers

Hot wire anemometers have been used in several wind velocity sensors deployed in Mars. They are based in keeping the temperature of a surface at a constant value, above the ambient. This is done by means of a heater controlled with an electronic system. The cooling rate of each point at the sensor surface can be used to calculate the wind velocity and direction. However, due to turbulent fluctuations, the cooling rate is not constant even in the case of constant velocity. Moreover, RANS simulations cannot estimate such fluctuations as they only provide an estimation of the averaged flow field. The goal of this work has been to estimate such fluctuations and the e↵ect they might have on the sensor readings. To do so, the turbulent cooling rate (Nusselt number) of a sensor with a generic shape, under the typical conditions to be find in Mars, has been simulated using high performance LES (Large Eddy Simulation) simulations and compared with RANS and URANS simulations.

L’intégration des oscillateurs dans les microcontrôleurs est aujourd’hui un enjeu industriel majeur suscitant une forte concurrence entre les principaux acteurs du marché. En effet, les oscillateurs sinusoïdaux sont des circuits indispensables, et sont majoritairement basés sur l’utilisation d’un résonateur à quartz ou MEMS externe. De plus en plus d’investigations sont menées afin d’intégrer des dispositifs résonants dans les boîtiers et éviter ainsi toutes les contraintes extérieures limitant les performances de l’oscillateur. En ce sens, nous avons étudié dans ce travail le comportement électrique, et notamment inductif, des liaisons filaires permettant de connecter une puce à son boîtier de protection. L’avantage d’utiliser ce composant passif est principalement son faible coût. Ce composant a été caractérisé en utilisant plusieurs méthodologies de modélisations et de mesures sur une large plage fréquentielle. Cette étude propose un modèle permettant aux concepteurs d’utiliser une caractéristique électrique équivalente dans une technologie CMOS standard. L’intégration du composant dans une cellule résonante est démontrée au sein d’un prototype. / Nowadays, the integration of oscillators into microcontrollers is a major industrial challenge which involves a large competition between the main actors of this market. Indeed, sine wave oscillators are essential circuits, and are fore the most part based on external crystal or MEMs resonators. More and more investigations are carried out in order to integrate the resonant structure into the package, and avoid all external constraints able to restrict the performances of the oscillator. With this in mind, we studied in this work the electrical behavior, in particular the inductive behavior of bond wires which are electrical connections between a die and its package. The main advantage to use this type of component is its low cost of manufacturing. This passive component has been characterized using several measurement tools on a wide range of frequencies. A RLC model has been presented, allowing analogue designers to use an electrical equivalent circuit in standard CMOS technology. The integration of the passive component in a resonant cell has been demonstrated in a prototype.

Este trabalho apresenta o estudo, a implementação e a caracterização de transdutores compostos por uma estrutura formada por grades de Bragg (FBG, Fiber Bragg Gratings) e grades de período longo (LPG, Long Period Gratings) em fibra óptica com cobertura metálica autoaquecida para medição da condutividade térmica e da difusividade térmica de materiais baseado no método do fio quente (HWM, Hot-Wire Method) convencional. O autoaquecimento da fibra óptica do dispositivo desenvolvido neste trabalho é provocado pela luz de espectro infravermelho injetada por um laser de bombeamento, que é espalhada por uma LPG e absorvida por um filme fino metálico depositado na superfície da fibra. Os transdutores apresentados são compactos, simples, robustos e imunes a interferências eletromagnéticas. O arranjo experimental utilizando o dispositivo híbrido LPG-FBG foi capaz de medir as condutividades térmicas do ar atmosférico e da água comum com precisões de 27% e 14%, respectivamente. Foram identificados vários fatores que afetam a precisão e a exatidão das medidas realizadas, sendo propostas diversas formas de correções de modo a melhorar o desempenho do arranjo. Foi demonstrada com sucesso a viabilidade da aplicação original do arranjo experimental utilizando o dispositivo híbrido LPG-FBG em fibra óptica autoaquecida para a medição de propriedades térmicas de fluidos (ar e água). / This work presents the study, implementation, and characterization of transducers composed of a structure formed by Fiber Bragg Gratings (FBG) and Long Period Gratings (LPG) in optical fiber with self-heating coverage for measurement of thermal conductivity and thermal diffusivity of materials based on the Hot-Wire Method (HWM). The self-heating fiber optic device developed in this work is caused by the light of infrared spectrum injected by a pumping laser, which is spread by an LPG and absorbed by a thin metallic film deposited on the surface of the fiber. The transducers are compact, simple, robust and immune to electromagnetic interference. The experimental arrangement using the optical fiber sensor based on LPG-FBG hybrid structure was able to measure the thermal conductivity of atmospheric air and water with accuracies of 27% and 14%, respectively. Several factors were identified that affect the precision and the accuracy of the measures carried out, whereby various forms of corrections are being proposed to improve overall performance. The viability of the original application of the experimental arrangement using the LPG-FBG hybrid device in self-heating optical fiber for the measurement of thermal properties of fluids (air and water) has been successfully demonstrated.

Tabuleiro laminado protendido de Pinus sp. com cordoalhas engraxadas / Stress-laminated Pinus sp. bridge deck with greased wire ropes

O tabuleiro laminado protendido é uma composição de peças interligadas por uma tensão de compressão aplicada perpendicularmente às lâminas de madeira. Para aplicar tal tensão, são usados elementos de aço tensionados e a cordoalha engraxada aparece no cenário atual como um material econômico para tabuleiros laminados protendidos, em substituição às barras dywidag, que são comumente utilizadas neste tipo de estrutura em outros países. O funcionamento mecânico do tabuleiro é caracterizado como uma placa ortotrópica, e este trabalho visou determinar as relações entre as constantes elásticas do tabuleiro com a utilização da cordoalha engraxada. Foram analisadas também as perdas de protensão ocorridas ao longo do tempo, causadas pela fluência e relaxação dos materiais e, a partir dos resultados, foi proposta uma equação para determinação teórica da perda de protensão nos tabuleiros. O estudo experimental foi realizado em um modelo em escala reduzida construído no LaMEM (Laboratório de Madeiras e Estruturas de Madeira) para determinar as constantes elásticas e as perdas de protensão. Ao fim do trabalho são apresentados os resultados e comparações com estudos anteriores; também foi confeccionado um Manual de Boa Execução para Tabuleiros Laminados Protendidos de Madeira com Cordoalha engraxada. / The stress-laminated bridge deck is a composition of parts, interconnected by compression stress, perpendicularly applied to the wood laminate. In order to apply such stress, stressed steel elements are used, as well as the greased wire rope, which comes along in the current scenario as an economic material for stress-laminated bridge decks, replacing the dywidag bars, commonly used in this sort of structure in other countries. This bridge deck mechanic function is characterized as an orthotropic plate, and this paper aimed at determining the relation among the decks elastic constants with the greased wire rope. Another analyzed point is the stress loss occurred through time, caused by material creep and relaxation, and, through the results, an equation for the decks stress loss theoretical determination was proposed. The experimental study was developed in a reduced scale built in LaMEM (Laboratório de Madeiras e Estruturas de Madeira) to determine the elastic constants and the stress loss. The results and comparisons with previous studies are presented by the end of this paper; In addition, a handbook of Proper Execution for Stress-laminated Wood Bridge Decks with Greased Wire Rope was developed.

Analisa as perdas técnicas por aquecimento e das condições das instalações elétricas residenciais na cidade de São Paulo. Aborda o aspecto das perdas técnicas das próprias instalações elétricas internas aos domicílios com seus fenômenos físicos e seus reflexos sobre os aspectos de segurança envolvidos, os impactos econômicos decorrentes da contabilização monetária das perdas. Apoia-se em estudos de características de instalações elétricas residenciais existentes, de tabalhos relativos às perdas técnicas de energia elétrica em instalações residenciais e de testes em laboratório de elementos constituintes das instalações para elaboração de análises de viabilidade econômica e de compreensão de interesses envolvidos com setores específicos de projeto, de instalação e de certificação de instalações elétricas residenciais. São, também, mostrados os resultados iniciais de ensaios em linhas elétricas pré-fabricadas nos laboratórios da Seção Técnica de Altas Correntes do IEE-USP. / This work analyses heat losses and household electrical installations conditions in the city of São Paulo. Deals the internal building heat losses with its inherent phenomena and its reflex on safety and, also, evaluates economical impacts due to of monetary accounting of the losses. Based on existent electrical installations characteristics and losses studies and laboratory tests, to carry out analyses on the interests on economical investment and trends on specifics design, installation and accreditation services. Also, are shown primary data obtained for tests carried out on bus bar trunking system at the IEE-USP High Current Laboratories.
