Solid State Diffusion Kinetics of Intermetallic Compound Formation in Composite Solder

The Sn/Pb eutectic alloy system is the most widely used joining material in the electronics industry. In this application, the solder acts as both an electrical and mechanical connection within and among the different packaging levels in an electronic device. Recent advances in packaging technologies, however, driven by the desire for miniaturization and increased circuit speed, result in severe operating conditions for the solder connection. In an effort to improve its mechanical integrity, metallic or intermetallic particles have been added to eutectic Sn/Pb solder, and termed composite solders. It was the goal of this study to investigate the growth and morphology of the two intermetallic phases (Cu6Sn5 and Cu3Sn) that form between a Cu substrate and Sn/Pb solder under different aging and annealing conditions.

Solderability Study of Tin/Lead Alloy Under Steam-Aging Treatment by Electrochemical Reduction Analysis and Wetting Balance Tests

Two types of solder samples, pins and through-holes were tested by SERA™ (Sequential Electrochemical Reduction Analysis) and Wetting Balance after various length of steamaging treatment. It was shown that after steam-aging, both types of specimen gave a similar electrochemical reduction curve, and solderabilty predictions made from SERA™ test agree with results obtained from Wetting Balance test on a qualitative base. Wetting balance test of pin samples after SERA™ test confirmed that SERA™ is a non-destructive testing method -- it even restored solderability. Comparison of electrochemical reduction behavior of samples under different treatment indicates that steam-aging can not reproduce exactly the effect of naturally atmospheric aging, and may not be the best artificial accelerating environment adopted.

A ausência de adaptação passiva em prótese sobre implantes pode sobrecarregar implantes, componentes protéticos e tecido ósseo, levando à perda óssea marginal e até da osseointegração. A soldagem é utilizada com frequência para melhorar o assentamento de estruturas metálicas de próteses em geral e de próteses sobre implantes. Além disso, a precisão no assentamento da peça protética pode estar relacionada com os cuidados na técnica de confecção da mesma. Assim, o objetivo deste trabalho foi avaliar, por meio de microscopia óptica e confocal a laser, a adaptação marginal de barras metálicas tipo protocolo de Branemark, de ligas de niquel-cromo (NiCr) em monobloco e soldadas, confeccionadas a partir de enceramento convencional. Para isso, foi confeccionado um modelo mestre, simulando quatro implantes sobre o qual foram adaptados transferentes e análogos que serviram para transferir a posição dos implantes para o modelo de gesso. Os enceramentos obtidos pelo método convencional foram fundidos em monobloco e em partes separadas (seccionados), sendo os últimos, posteriormente soldados utilizando as técnicas convencional a maçarico e TIG (Tungsten Inert Gas). As leituras da adaptação da barra em cada implante foram feitas nas peças em monobloco (n=5) e nas peças seccionadas (n=10), antes e após as diferentes técnicas de soldagem. Pelo método de medição de microscopia óptica, foram realizadas as medições em duas regiões pré-determinadas ( Vestibular e Lingual ), com três repetições, totalizando 6 leituras por implante. Já no método de microscopia Confocal a laser, foi realizada somente na Vestibular. Para comparar os dados obtidos quanto ao desajuste marginal entre componente protético/implante, considerando-se as peças em monobloco, as peças soldadas, as técnicas de soldagem (maçarico e TIG), os métodos de medição e a posição dos implantes, foram realizados testes estatísticos, onde para cada uma das análises realizadas foi determinada a aplicação do Teste de Normalidade (Shapiro-Wilk ou Kolmogorov-Smirnov (alfa = 5%)) para determinação da distribuição da amostra. Para a amostra com distribuição normal foi determinada a utilização do teste paramétrico, Análise de Variância, enquanto que a amostra com distribuição não normal, determinou-se a utilização do teste não paramétrico de Kruskal Wallis. Os resultados encontrados foram estatisticamente significantes para comparação método e técnica, sugerindo que as peças em monobloco apresentaram maior desadaptação que as peças soldadas, e que as peças soldadas pela técnica convencional não apresentaram diferença estatística, em relação as soldadas pela técnica TIG. Em relação a comparação dos métodos de medição, houve diferença estaticamente significante, onde a microscopia Confocal a laser obteve os maiores valores de desadaptação. A interação técnica e método não houve diferenças estatísticas. Na comparação de diferentes secções e soldada, para os 2 métodos de medição, em relação ao fator Secção, não houve diferença significante onde 3 secções apresentam os menores resultados e as soldadas tiveram igualdade em relação a 1 secção. Pelo fator Técnica houve diferença estatisticamente significante, onde a técnica convencional obteve as maiores médias. A interação Secção e Técnica, não teve efeito significante. A adaptação marginal da peça em relação a posição do implante na arcada, não houve diferença estatística, para ambos os métodos. Houve diferença apenas no fator Técnica, pela microscopia óptica, onde a Monobloco teve os maiores resultados e a Solda Convencional e TIG, tiveram igualdade nos resultados. A investigação de sistemas de confecção de estruturas da prótese e de técnicas de soldagem é importante na busca pela produção de próteses sobre dente ou sobre implante com precisão no ajuste marginal que possa ser comprovado visual e numericamente utilizando-se recursos tecnológicos que assegurem a utilização clínica das peças protéticas. / The lack of passive adaptation in prosthesis over implant can overload implants, prosthetics components and bone tissue, leading to marginal bone loss and even osseointegration. Weldering is used frequently to improve the settlement of metal structures of prosthetic in general and prosthesis over implants. In addition, the settlement precision of the workpiece may be related to the care in the technique of manufacturing the same. The objective of this study was to evaluate, through optical and confocal Laser microscopy, the marginal adaptation of metal bars Branemark protocol type alloy nickel-chromium (NiCr) monoblock and welded, made from conventional waxing .For this, a master model was made to simulate four implants were adapted over which transferents and analogs that served to transfer the position of the implants for the cast model. Waxing obtained by the conventional method were cast in one-piece and separate parts (sectioned), the latter being subsequently welded using the conventional techniques blowtorch and TIG (Tungsten Inert Gas).The bar adjustment of readings in each implant were made in monoblock pieces (n = 5) and the severed pieces (n = 10) before and after different weldering techniques. By optical microscopy measurement method, measurements were performed in two predetermined regions (Vestibular and lingual), with three replications, totaling 6 readings per implant. However in the methodology of Confocal laser microscope, was done only on Vestibular. To compare the data obtained on the misfit between prosthetic/implant component, considering the pieces monoblock, the welded parts, the weldering techniques (torch and TIG), measurement methods and the position of the implants, tests were performed statistical where for each of the analyzes determined the application of Normality Test (Shapiro-Wilk test and Kolmogorov-Smirnov test (alpha = 5%)) to determine the distribution of the sample. For the sample of normal distribution was determined using the parametric test, analysis of variance, while the sample with non-normal distribution was determined using the nonparametric Kruskal-Wallis test. The results found were statistically significant for method and technique comparison, suggesting that the monoblock parts showed higher misfit than welded parts, and the parts welded by conventional technique showed no statistical difference in relation welded by TIG technique. Regarding the comparison of measurement methods, there was no statistically significant difference, where the Laser Confocal microscopy obtained the greatest misfit. The technical interaction and method there were no statistical differences. When comparing different sections and welded to the two measurement methods, in relation to Section factor, there was no significant difference where 3 sections have the lowest results and welded had equality with 1 section. The technical factor was no statistically significant difference, the conventional technique had the highest averages. The interaction and Technical Section had no significant effect. The marginal adaptation of the play in relation to the implant in the arch position, there was no statistical difference for both methods. There was a difference only in the technical factor, by optical microscopy, where Monoblock had the greatest results and Conventional Welding and TIG, had equality in results. The research of making the prosthesis structures systems and weldering techniques is important in the search for production of prosthetic tooth or on precisely implant the marginal adjustment that can be verified visually and numerically using technological resources to ensure clinical use of prosthetic pieces.

Die vorliegende Arbeit beschäftigt sich mit der Entwicklung, Herstellung und Charakterisierung partikelverstärkter Weich- und Weichaktivlote mit dem Ziel der Eigenschaftsverbesserung der Lötverbindungen. Ausgehend vom Stand der Wissenschaft und Technik wird ein Konzept zur Einbringung von keramischen Verstärkungspartikeln in eine Sn-Basis-Lotmatrix erarbeitet und umgesetzt. Im Falle partikelverstärkter Weichaktivlote wird durch das zusätzliche Legieren der Lotmatrix mit dem reaktiven Element Titan die Ausbildung von zwei Reaktionszonen erreicht, welche die Haftung zwischen Partikel und Matrix steigern. Die mechanischen Eigenschaften dieser Verbindungen werden gegenüber der Partikelverstärkung ohne Aktivelement weiter verbessert. Zum Fügen der Aluminium- und Alumi-niummatrix-Verbundwerkstoffe (AMC) findet ein ultraschallunterstütztes Lötverfahren Anwendung, das eine Benetzung ohne den Einsatz von Flussmitteln ermöglicht. Die hergestellten Lötverbindungen zeichnen sich durch gesteigerte Verbindungsfestigkeiten, vor allem bei erhöhten Temperaturen, sowie eine verbesserte Kriechbeständigkeit aus. Aufgezeigt wird das Potenzial der Lote anhand von Zug- und Scherzugversuchen sowie Kriechuntersuchungen, die mit den Ergebnissen der Mikrostrukturanalyse und der fraktografischen Bewertung korreliert werden. Die Arbeit schließt mit einer Diskussion und sich daraus ergebenden Folgerung. Weiterhin liefert sie Ansätze für weitere Forschungstätigkeiten auf diesem Gebiet. / This thesis deals with the development, manufacturing and characterisation of particle-reinforced solders and active solders to improve the mechanical properties of soldered joints. Based on the state of the art, a concept for embedding of ceramic particles in a Sn-based filler matrix is planed and realised. In the case of particle-reinforced active solders two interfacial reaction layers which increase the bonding between the particles and the filler matrix are formed due to the alloying by the reactive element Ti. The mechanical properties of these joints are improved in comparison to particle-reinforced solders without surface-active elements. For joining of aluminium and aluminium matrix composites (AMC), an ultrasound-supported soldering process was used, that accomplishes a fluxless wetting. The produced joints are featured by an improved joining strength, mainly at elevated temperatures, and an increased creep resistance. The potential of the developed solders is performed by tensile and shear as well as creep tests that are correlated with the results of the micro-structural and fractographical analysis. The Discussion and the drawn conclusions summarise the work and give new approaches for following investigations.

Thermal fatigue and soldering experiments of additively manufactured hot work tool steels

Modern manufacturing processes are under a never ending evolvement. Lowered manufacturing costs, higher part quality, shorter lead times and lower environmental impact are some important drivers for this development. Aluminum die casting is an effective and attractive process when producing components for e.g. the automotive sector. Die casting process development, and hot work tool steel development for the die casting dies has led to the state of the art of die casting today. However, with the disruptive emergence of Additive Manufacturing (AM) of hot work steel alloys, new interesting features such as improved conformal cooling channels inside die casting molds can be produced. The new way to manufacture die casting dies, need basic investigating of the AM produced hot work tool steel properties, and their applicability in this demanding hot work segment. Die casting dies face several detrimental wear mechanisms during use in production, three of which has been isolated and used for testing three AM produced steel alloys and one conventional premium hot work tool steel. The wear mechanisms simulated are; thermal fatigue, static soldering and agitated soldering. The aim is to study the AM produced steels applicability in the die casting process. The tested materials are; Premium AISI H13 grade Uddeholm Orvar Supreme, AM 1.2709, AM UAB1 and AM H13. Based on current investigations the conclusion that can be made is that with right chemistry, and right AM processing, conventional material Uddeholm Orvar Supreme still is better than AM H13. This also complies with the literature study results, showing that conventional material still is better than AM material in general. / Våra moderna tillverkningsprocesser är under ständig utveckling. Drivande motiv är minskade tillverkningskostnader, högre tillverkningskvalitet, kortade ledtider samt minskad miljöpåfrestning. Pressgjutning av aluminium är en effektiv och attraktiv tillverkningsprocess ofta använd inom till exempel fordonsindustrin. Utvecklingen av pressgjutningsteknologin har gått hand i hand med utvecklingen av det varmarbets-verktygsstål som används i gjutformarna (pressgjutningsverktyget). Den utvecklingen har lett till dagens processnivå och branschstandard. Men med den revolutionerande additiva tillverkningsteknologins (AM) intåg, och möjlighet att producera komponenter av varmarbetsstål, kommer nya intressanta möjligheter att integrera komplex geometri så som yt-parallella kylkanaler i verktyget utan att tillverkningskostnaden blir för hög etc. Det nya sättet att producera pressgjutningsverktyg ger upphov till behovet av grundläggande materialundersökningar av sådant AM-material, samt hur tillförlitligt det är i pressgjutningsverktyg med pressgjutningens krävande materialegenskapsprofil. Pressgjutningsverktyg utsätts för många förslitningsmekanismer och för höga laster, tre av dessa mekanismer har isolerats för kontrollerade tester av ett konventionellt material och tre AM materials responser. Förslitningsmekanismerna som efterliknats är; termisk utmattning, statisk soldering och agiterad soldering. Målet med undersökningarna är att studera AM producerade materials lämplighet i pressgjutningsprocessen. De material som testats är konventionella premium varmarbetsstålet Uddeholm Orvar Supreme av typ AISI H13, AM 1.2709, AM UAB1 och AM H13. Undersökningarnas slutsats är att med rätt kemisk sammansättning, och med rätt AM printing parametrar, är konventionellt material fortfarande mer applicerbart i pressgjutning än AM producerat. Den slutsatsen faller väl I samklang med resultaten från mekanisk provning som återspeglas i litteraturstudien, som visade visar att konventionellt material är generellt bättre än AM material.

The practical part is dedicated to demonstrating the impact of heating factor on solder joint quality. There are used X-Ray analysis, microsections and electron microscopy. In the final part of this thesis are summarized knowledge from theoretical part and experimental obtained results to defend of next steps in diploma thesis.

Development of convective reflow-projection moire warpage measurement system and prediction of solder bump reliability on board assemblies affected by warpage

Out-of-plane displacement (warpage) is one of the major thermomechanical reliability concerns for board-level electronic packaging. Printed wiring board (PWB) and component warpage results from CTE mismatch among the materials that make up the PWB assembly (PWBA). Warpage occurring during surface-mount assembly reflow processes and normal operations may cause serious reliability problems. In this research, a convective reflow and projection moire warpage measurement system was developed. The system is the first real-time, non-contact, and full-field measurement system capable of measuring PWB/PWBA/chip package warpage with the projection moire technique during different thermal reflow processes. In order to accurately simulate the reflow process and to achieve the ideal heating rate, a convective heating system was designed and integrated with the projection moire system. An advanced feedback controller was implemented to obtain the optimum heating responses. The developed system has the advantages of simulating different types of reflow processes, and reducing the temperature gradients through the PWBA thickness to ensure that the projection moire system can provide more accurate measurements. Automatic package detection and segmentation algorithms were developed for the projection moire system. The algorithms are used for automatic segmentation of the PWB and assembled packages so that the warpage of the PWB and chip packages can be determined individually. The effect of initial PWB warpage on the fatigue reliability of solder bumps on board assemblies was investigated using finite element modeling (FEM) and the projection moire system. The 3-D models of PWBAs with varying board warpage were used to estimate the solder bump fatigue life for different chip packages mounted on PWBs. The simulation results were validated and correlated with the experimental results obtained using the projection moire system and accelerated thermal cycling tests. Design of experiments and an advanced prediction model were generated to predict solder bump fatigue life based on the initial PWB warpage, package dimensions and locations, and solder bump materials. This study led to a better understanding of the correlation between PWB warpage and solder bump thermomechanical reliability on board assemblies.
