Ce travail concerne l'élaboration par deux procédés différents puis l'étude de couches minces de dioxyde d'étain en vue de réaliser des éléments sensibles pour la détection des gaz. Le principe de tels détecteurs consiste à suivre les variations de conductivité électrique de ces produits lorsqu'un gaz s'adsorbe à leur surface et ceci en fonction de la température du détecteur. Le premier procédé, le dépôt chimique en phase vapeur, permet d'obtenir des couches compactes performantes, mais des problèmes liés à la reproductibilité des propriétés ainsi qu'à la sélectivité n'ont pu être résolus au cours de ce travail. Il a pu être montre que le deuxième procède, l'évaporation réactive, met en jeu, dans ce cas, une oxydation de l'étain suivie d'une sublimation de l'oxyde. Les couches obtenues peuvent avoir une très faible densité ainsi que des textures très particulières. Elles sont, pour certaines conditions de dépôt, très performantes au niveau sensibilité, sélectivité et stabilité dans le temps. Des expériences de thermodésorption et de mesure de conductivité en montée en température ont permis, dans le cas des couches obtenues par évaporation réactive, de proposer un modèle expliquant les propriétés électriques des couches en présence de certains gaz: l'augmentation de conductivité électrique observée alors semble provenir de la création de porteurs libres de courte durée de vie lors de certaines réactions catalytiques ayant lieu à la surface du dioxyde d'étain.

Non-communicable disease (NCD) (particular by cardiovascular disease, CVD) is the leading cause of death in most countries including OECD countries. WHO (World Health Organization, 2002) has emphasized the trend of disease patterns shifting from communicable diseases towards to non-communicable diseases globally.
However, globalization drives economic activities vigorously and alternates work conditions, such as prolonger or irregular working time, changing patterns of job. And then, more sweating, stress and occupational safety of labors after globalization were noted by many worldwide scholars.
¡§Karoshi¡¨ (death from overwork) is a controversial issue of occupational matters in these years all over the world. According to past empirical literatures, CVD was also the major medical cause of death from overwork.
Hence, we collect panel data of CVD mortality, working hours of labor and KOF index of globalization covering 19 OECD countries from a period of 1980 to 2007, and measure by panel cointegration analysis and fully modified OLS (FMOLS) to estimate the reciprocal relationship among these variables. The evidence findings show significant influence on CVD mortality if increasing working hours of labor, especially at age groups of 15 to 24 year. While significant effect on CVD mortality through by globalization was found at age group 25 to 54 year and elders, particular in social globalization.

Kohlenstoffnanoröhren besitzen eine Reihe von einzigartigen strukturellen, mechanischen und elektronischen Eigenschaften. Sie können in Abhängigkeit von der Chiralität metallisches oder halbleitendes Verhalten zeigen, hohe mechanische, thermische und chemische Stabilität aufweisen, können chemisch funktionalisiert werden und sind hervorragende Elektronenemitter. Vor dem Hintergrund dieser vielversprechenden Eigenschaften wurde schnell die Frage von möglichen technischen Anwendungen von Kohlenstoffnanoröhren gestellt. Vor einer umfassenden kommerziellen Umsetzung sind allerdings noch grundlegende Untersuchungen, sowohl zu den Eigenschaften als auch zu einer gezielten Herstellung und Manipulation, erforderlich. Der Mechanismus des gerichteten Wachstums der Kohlenstoffnanoröhren ist äußerst komplex, weshalb er bis heute nicht völlig aufgeklärt werden konnte. Der Grund liegt in der Vielfalt der möglichen Reaktionen zwischen den Molekülen in der Gasphase, der Wechselwirkung zwischen Gasphase und verwendeten Unterlagen und den Reaktionsmechanismen auf diesen Substratoberflächen. Bislang fehlt es an einem einheitlichen Verständnis des Entstehungsprozesses von Kohlenstoffnanoröhren bzw. –nanostrukturen. Der Schwerpunkt dieser Arbeit liegt in der Abscheidung von Kohlenstoffnanostrukturen mittels plasmaaktivierter und hitzdrahtgestützter chemischen Gasphasenabscheidung -„Plasma enhanced hot filament chemical vapor deposition“ (PE-HF-CVD). Es sollen Abscheidungsbedingungen für die Synthese von unterschiedlichen Kohlenstoffnanostrukturen gefunden und optimiert werden. Die Darstellung und Charakterisierung von „phasenreinen“, mehrwandigen, tubularen Röhren auf unterschiedlichen metallbeschichteten Substraten steht im Vordergrund der Arbeit. Das Interesse besteht in einer Abscheidung bei niedrigen Substrattemperaturen, damit temperaturempfindliche Werkstoffe wie z.B. Glas, als Substratmaterialien eingesetzt werden können. Mittels der PE-HF-CVD Methode, die als vielversprechende Technologie zur Darstellung gerichteter Kohlenstoffnanoröhren gilt, sollen Erkenntnisse zum Einfluss einzelner Abscheidungsparameter auf den Wachstumsprozess von Nanoröhren gewonnen werden, wozu auch die plasmadiagnostische Langmuirsondentechnik und die optische Emissionsspektroskopie (OES) eingesetzt werden. Dadurch soll der Zusammenhang zwischen inneren Plasmaparametern und Wachstumsprozessen der Kohlenstoffnanoröhren oder –fasern definiert werden, um eine Prozesskontrolle während der Abscheidungsphase zu ermöglichen.

Source and drain engineering in SiGe-based pMOS transistorsIsheden, Christian January 2005 (has links)
<p>A new shallow junction formation process, based on selective silicon etching followed by selective growth of in situ B-doped SiGe, is presented. The approach is advantageous compared to conventional ion implantation followed by thermal activation, because perfectly abrupt, low resistivity junctions of arbitrary depth can be obtained. In B-doped SiGe layers, the active doping concentration can exceed the solid solubility in silicon because of strain compensation. In addition, the compressive strain induced in the Si channel can improve drivability through increased hole mobility. The process is integrated by performing the selective etching and the selective SiGe growth in the same reactor. The main advantage of this is that the delicate gate oxide is preserved. The silicon etching process (based on HCl) is shown to be highly selective over SiO<sub>2</sub> and anisotropic, exhibiting the densely packed (100), (311) and (111) surfaces. It was found that the process temperature should be confined between 800 ºC, where etch pits occur, and 1000 ºC, where the masking oxide is attacked. B-doped SiGe layers with a resistivity of 5×10-<sup>4</sup> Ωcm were obtained. Well-behaved pMOS transistors are presented, yet with low layer quality. Therefore integration issues related to the epitaxial growth, such as selectivity, loading effect, pile-up and defect generation, were investigated. Surface damage originating from reactive-ion etching of the sidewall spacer and nitride residues from LOCOS formation were found to degrade the quality of the SiGe layer. Various remedies are discussed. Nevertheless, high-quality selective epitaxial growth could not be achieved with a doping concentration in the 1021 cm-3 range. The maximum doping level resulting in a high-quality layer, with the loading effect taken into account, was 6×10<sup>20 </sup>cm-<sup>3</sup>. After this careful process optimization, a high-quality layer was obtained in the recessed areas. Finally, Ni mono-germanosilicide was investigated as a material for contact formation to the epitaxial SiGe layers in the recessed source and drain areas. The formation temperature is 550 ºC and it is stable up to 700 ºC. The observation of a recessed step and lateral growth of the silicide led to a detailed treatment of the contact resistivity of the NiSi<sub>0</sub>.<sub>8</sub>Ge<sub>0.2</sub>/Si<sub>0.8</sub>Ge<sub>0.2</sub> interface using 2-D as well as 3-D modeling. Different values were obtained for square shaped and rounded contacts, 5.0x10<sup>-8</sup> Ωcm<sup>2</sup> and 1.4x10<sup>-7</sup> Ωcm<sup>2</sup>, respectively.</p>

Das Afterglow tritt am Übergang vom Plasma zur Gasphase auf.
Die dominierende aktive Spezies im Afterglow sind metastabil angeregte
Neutralteilchen. Der Abbau der Metastabilen erfolgt in drei verschiedenen
Prozessen: dem radiativen Zerfall, den Quenching-Stößen sowie
der Relaxation in Stößen mit Oberflächen. Potentielle
Anwendungsmöglichkeiten des Afterglows für Schichtabscheidung
und Oberflächenmodifizierung werden diskutiert. Zur theoretischen
Beschreibung des strömenden Afterglows wurde ein Collisional
Radiative Modell entwickelt, welches die Reflexion angeregter Spezies an
Oberflächen berücksichtigt. Als Diagnostikmethoden wurden die
optische Emissionsspektroskopie (OES), die Chemolumineszenz sowie die
Langmuir-Sondenmessungen eingesetzt, um die Konzentration metastabil
angeregter Spezies zu bestimmen. Es wurde der Einfluß von
konstruktiven und äußeren Paramentern auf die Konzentration
metastabil angeregter Spezies im Afterglow untersucht. Es zeigt sich,
daß unter den gegebenen Bedingungen die Quenching-Stöße
der dominierende Verlustprozeß im Afterglow sind. Die Parameter
Druck, Strömungsgeschwindigkeit und Länge des Afterglows
können zu einem Skalierungsparameter zusammengefaßt werden,
der zur online-Prozeßregulierung verwendet werden kann. Es werden

Mittels thermischer Plasmen werden Hartstoffschichten auf der Basis von Silicium - SiC, Si3N4 sowie ternäre Si-C-N Verbindungen, aus flüssigen Single Precursoren synthetisiert. Durch die hohen Abscheideraten von bis zu 1.500 µm/h wird das hohe Potenzial der Beschichtungswerkstoffe für den Schutz von Bauteilen, die starken Verschleiß- und Korrosionsbeanspruchungen insbesondere bei hohen Temperaturen ausgesetzt sind, bei wirtschaftlich interessanten Prozesszeiten nutzbar. Der Einfluss der Precursorstruktur und der Prozessführung auf die Mikrostruktur der Schichten sowie die Abscheiderate wird systematisch erarbeitet. Zur Schichtcharakterisierung kommen Lichtmikroskopie, REM, EDX, XRD und im Fall röntgenamorpher Schichten FTIR zum Einsatz. Das Verwenden unterschiedlicher thermischer Plasmen erlaubt das Einstellen eines weiten Prozessfeldes. Mit Hilfe von Enthalpiesonden Messungen werden die Einflüsse der Maschinenparameter auf den Prozesszustand untersucht. Die Ergebnisse sind in einer Prozess - Gefügekarte zusammengefasst. Da das Gefüge der Schichten die Eigenschaften im Einsatz bedingt, bieten diese Arbeiten die Grundlage für das reproduzierbare Herstellen von Schichten mit angepassten Eigenschaften. Über die emissionsspektroskopischen Analysen zu den plasmachemischen Reaktionen gelingt es, die Schichtabscheidemechanismen in Abhängigkeit von den Prozessparametern zu klären und einen Ansatz für eine online Prozesskontrolle zu erarbeiten.

Systematische Untersuchungen zur Abscheidung von Zirconiumdioxid auf keramischen Fasermaterialien und einer Platin-Iridium-Legierung (PtIr20) sowie eine umfassende und vergleichende Charakterisierung der entstandenen Oxidfilme waren Gegenstand dieser Arbeit. Als Precursoren wurden Zirconium(IV)-tetra-tert.-butoxid (ZTB), Zirconium(IV)-chlorid und Sauerstoff verwendet. Für die kontinuierliche Beschichtung der oxidischen Fasern (NEXTEL-720-Multifilamentrovings) wurde ein thermisch induzierter Heißwand-CVD-Prozess (ZrCl4 + O2) entwickelt, die Abscheidung von ZrO2 auf unmodifiziertem bzw. oberflächlich oxidierten PtIr20 fand in einem statisch geführten Kaltwand-CVD-Verfahren unter Verwendung von ZTB statt.
Die Charakterisierung der Zirconiumdioxidfilme erfolgte in Abhängigkeit von den Prozessparametern (z.B. Substratart, Beschichtungstemperatur, Zuggeschwindigkeit) mit Methoden wie: Infrarot- und Ramanspektroskopie (Detektion von Verunreinigungen und Phasenzusammensetzung), Röntgendiffraktometrie (Phasenanalyse, Ermittlung von Vorzugsorientierungen), Elektronenstrahlmikroanalyse (Stöchiometrie des ZrO2 und Kohlenstoffgehalt der Schichten), Rasterelektronenmikroskopie (Topologie der Filme) und Bündelzugversuch (Einfluss des ZrO2 auf die 50-%-Zugfestigkeit der Filamente).

A novel CVD copper process is described using
two new copper CVD precursors, KI3 and KI5, for
the fabrication of IC or TSV (Through Silicon Via)
copper interconnects. The highly conformal CVD
copper can provide seed layers for subsequent
copper electroplating or can be used to directly
fabricate the interconnect in one step. These
new precursors are thermally stable yet chemically
reactive under CVD conditions, growing copper
films of exceptionally high purity at high growth
rates. Their thermal stability can allow for
elevated evaporation temperatures to generate
the high precursor vapor pressures needed for
deep penetration into high aspect ratio TSV vias.
Using formic acid vapor as a reducing gas with
KI5, copper films of > 99.99 atomic % purity
were grown at 250°C on titanium nitride at a
growth rate of > 1500 Å/min. Using
tantalum
nitride coated TSV type wafers, ~ 1700 Å of
highly conformal copper was grown at 225°C into
32 μm × 5 μm trenches with good adhesion. With
ruthenium barriers we were able to grow copper
at 125°C at a rate of 20 Å/min to give a
continuous ~ 300 Å copper film. In this respect,
rapid low temperature CVD copper growth offers
an alternative to the long cycle times associated
with copper ALD which can contribute to copper
agglomeration occurring.

Contribution à l'épitaxie des nitrures d'aluminium et de bore par dépôt chimique en phase vapeur à haute températureCoudurier, Nicolas 16 January 2014 (has links) (PDF)
Cette thèse se place dans le contexte des recherches menées sur l'élaboration de support de haute qualité cristalline pour des applications optoélectronique et piézoélectrique. Les nitrures d'aluminium, AlN, et de bore, BN sont deux matériaux présentant des propriétés physiques intéressantes pour leurs utilisations en tant que substrat et partiellement comme couche active dans de telles applications. Les objectifs de cette thèse étaient de continuer les travaux en cours sur l'hétéroépitaxie d'AlN (avec le mélange H2 - NH3 - AlCl3 en phase gazeuse) sur substrat saphir et silicium, et d'explorer la croissance de BN par dépôt chimique en phase vapeur (CVD) à haute température avec une chimie chlorée (mélange.H2 - NH3 - BCl3 en phase gazeuse). Des études thermodynamiques ont été menées pour évaluer les équilibres ayant lieu entre la phase gazeuse et les matériaux en présence sur une large gamme de température. Ces premiers résultats ont permis d'en déduire des conditions opératoires favorables afin d'éviter toutes réactions parasites qui nuiraient à la croissance des nitrures. Plusieurs études expérimentales ont été effectuées sur les réacteurs du SIMaP. Une étude de l'influence du ratio N/Al dans la phase gazeuse sur la croissance d'AlN a été entreprise. Par la suite les mécanismes de croissance de ces couches sont expliqués afin de comprendre l'effet de ce paramètre. Suite à cela, des dépôts avec plusieurs étapes de croissances à différente température ont permis l'obtention de couches d'AlN peu fissurées, peu contraintes et avec des qualités cristallines satisfaisantes. Concernant le dépôt de BN, des essais ont été menés sur substrats AlN et métalliques (chrome et tungstène). À haute température (1600 °C), le dépôt sur AlN a permis l'obtention de couche turbostratique peu désorientée. La croissance sur substrats métalliques a été effectuée à basse température, ne favorisant pas l'épitaxie de BN sur ces substrats. Enfin, des comparaisons ont été menées entre température de dépôt, vitesse de croissance des couches et sursaturation de la phase gazeuse, permettant la délimitation de domaine de conditions opératoire où l'épitaxie est favorisée.
