Caractérisation thermique de nanofils de silicium pour des applications à la thermoélectricité

Le développement récent des nanotechnologies a apporté un renouveau dans le domaine de recherche de la thermoélectricité. Ces dernières années, de nombreux travaux théoriques et expérimentaux ont montré qu’il était possible d’améliorer grandement le facteur de mérite ZT en utilisant des structures semi-conductrices de basse dimensionnalité. Plus particulièrement, les nanofils de Silicium ont été présentés comme de bons candidats pour des applications thermoélectriques. De nombreuses études ont effectivement souligné le fait qu’il est possible de réduire la conductivité thermique au sein des nanofils sans altérer le transport électrique, ce qui va bien évidemment dans le sens d’une amélioration du facteur de mérite. Cependant, il existe peu d’études expérimentales permettant de confirmer ces affirmations. Ici, nous proposons des expériences de microscopie thermique à balayage permettant d’effectuer de l’imagerie thermique de nanofils individuels avec une résolution spatiale de l’ordre de 100nm. A partir des images réalisées et d’un modèle décrivant le comportement thermique de la sonde utilisée, nous déterminons la conductivité thermique des nanofils caractérisés. La technique de mesure proposée est actuellement la seule permettant d’effectuer une mesure thermique statistique sur un grand nombre de nanostructures de type nanofil. Nous validons également la faisabilité d’une mesure de conductivité électrique de nanofils individuels par une technique de microscopie de résistance d’étalement. La conductivité électrique est également un paramètre déterminant, à prendre en compte dans l’évaluation du facteur de mérite thermoélectrique. / The recent development of nanotechnologies is like a revival for the field of research on thermoelectricity. Over the past decade, several studies have underlined the fact that the thermoelectric figure of merit can be drastically enhanced in low dimensional semiconductor systems. In particular, silicon nanowires have been recently presented as good candidates for thermoelectric applications. Although bulk silicon is a poor thermoelectric material, by greatly reducing thermal conductivity without much affecting the electrical resistivity, Si nanowires show promise as high-performance thermoelectric materials. However, the experimental investigations on this topic do not abound in literature. Here, we propose experiments based on Scanning Thermal Microscopy which allows us to carry out thermal images of individual Si nanowires with a spatial resolution around 100 nm. Then, a model describing the SThM probe thermal behavior enables us to extract thermo-physical properties from the thermal images and finally to evaluate the thermal conductivity of the individually imaged Si nanowires. The technique proposed here is a promising one to perform statistical thermal conductivity measurements on a wide range of one-dimensional nano-objects with different compositions and geometries. Besides, we validate the feasibility of electrical conductivity measurements on individual Si nanowires, using Scanning Spreading Resistance Microscopy. Electrical conductivity is also a key parameter to determine the thermoelectric figure of merit.

Développement de procédés d'épitaxie basse température pour les technologies CMOS FD-SOI avancées / Low temperature raised source and drain epitaxy for Fully Depleted Silicon on Insulator (FD-SOI) technology

Ce travail de thèse s’inscrit dans la technologie de fabrication de transistors à canal mince (Si ou SiGe) totalement déserté sur isolant (Fully-Depleted Silicon-on-Insulator ou FDSOI) qui constitue une option prometteuse pour les nœuds 14nm et au-delà. Les problèmes liés à cette nouvelle technologie sont dus à : (1) l’existence d’instabilités morphologiques conduisant, lors de recuits haute température, à la fragmentation de la couche mince formant le canal, (2) la nécessité d’une reprise d’épitaxie SiGe:B afin de former, sur le canal, des sources et drains surélevées (Raised Source and Drain ou RSD) et (3) des problèmes liés à l’hétérogénéité du dopage induits par l’importance des interfaces substrat/canal, canal/Source et canal/Drain.Ce travail expérimental a été effectué au sein de la société STMicroelectronics en partenariat avec le Centre Interdisciplinaire de Nanoscience de Marseille. Les principaux résultats obtenus sont : 1/ La mise au point, puis l’optimisation d’une méthode de nettoyage de surface à basse température permettant d’éviter la fragmentation du canal observée lors de recuits haute température.2/ L’optimisation des conditions de préparation de la surface du canal permettant de réaliser une bonne reprise d’épitaxie pour les sources et drains surélevées.3/ L’optimisation, via l’incorporation de carbone, des profils de dopage au bore des sources et drains épitaxiés. Les tests électriques effectués sur dispositifs industriels montrent que, grâce aux développements réalisés au cours de ces travaux de thèse, le pourcentage de puces actives sur une plaque est passé de 40% à 90%. / This work concerns the Fully-Depleted Silicon-On-Insulator (FD-SOI) technology, which is a promising option for the technical nodes beyond 14nm.The use of a very thin Si or SiGe channel causes new technological problems due to (1) morphological instabilities that break the film during its high temperature annealing, (2) the necessity to grow Raised Source & Drain (RSD) by epitaxial Chemical-Vapor Deposition (CVD) of SiGe:B, (3) the non-uniformity of the boron profile in the channel because of the number of interfaces (substrate/channel, channel/ source, channel/drain). This experimental work has been performed at STMicroelectronics and Nanoscience Interdisciplinary Center of Marseille laboratory. The main results are:1/ The definition and the improvement of an efficient low temperature surface-cleaning process that avoids the dewetting of the channel.2/ The optimization of the surface preparation of the channel for a subsequent epitaxial growth of RSD materials compatible with electronic requirements.3/ The improvement, via carbon incorporation, of the boron dopant profile in the epitaxially grown RSD. Analysis of electrical devices show that all these improvements lead to a huge enhancement of the percentage of electrical active dies per wafer (from 40% to 90 %).

Les travaux de thèse, présentés dans ce manuscrit, portent sur la caractérisation et la modélisation des sources de bruit basse fréquence dans les transistors bipolaires à hétérojonction Si/SiGe:C issus des filières BiCMOS 130 et 55 nm utilisées pour la réalisation de circuits intégrés dédiés aux futures applications dans le domaine du THz. A partir des mesures réalisées en fonction de la polarisation, de paramètres géométriques (surface et périmètre d'émetteur principalement) et de la température, la composante de bruit en 1/f, associée aux fluctuations du courant de base, a été entièrement caractérisée et les sources de bruit associées localisées. Les paramètres du modèle compact SPICE ont été extraits et comparés avec ceux de la littérature. Pour la technologie BiCMOS 130 nm, la valeur obtenue pour la figure de mérite KB égale 6,8 10-11 µm² ce qui représente le meilleur résultat publié à ce jour, toutes filières de transistors bipolaires confondues. Réalisée sur une plaque entière, l'étude statistique de la dispersion du niveau de bruit en 1/f a permis d'étendre la modélisation compacte de type SPICE. Mesuré sur une large gamme de température, le niveau de bruit en 1/f n'a pas présenté de variation significative. Pour la première fois, une étude complète de la composante de bruit en 1/f associée aux fluctuations du courant de collecteur est présentée et les paramètres du modèle SPICE extraits. Concernant la caractérisation des composantes de génération-recombinaison (présence non systématique), une étude statistique a montré que les transistors de plus petites dimensions étaient les plus impactés. La comparaison entre les différentes technologies montre que ces composantes sont beaucoup plus présentes dans les technologies les moins matures. Quand ces composantes ont été associées à du bruit RTS, une méthode de caractérisation temporelle et fréquentielle a été mise en œuvre. Enfin, dans certains cas, une étude en basses températures a permis d'extraire les énergies d'activation des pièges responsables de ces composantes de génération-recombinaison. / The presented thesis work, in this manuscript, focuses on the characterization and modeling of the low frequency noise sources in heterojunction bipolar transistors Si/SiGe :C derived from 130 to 55 nm BiCMOS technology used in the production of integrated circuits dedicated for THz domain applications. From measurements versus bias, geometrical parameters (emitter area and perimeter) and temperature, the 1/f noise component, associated to the base current fluctuations, has been fully characterized and the associated sources have been localized. The SPICE compact model parameters have been extracted and compared with those of the literature. For the BiCMOS 130 nm technology, the obtained figure of merit value of 6,8 10-11 µm2 represents the best published result so far in all bipolar transistors. The dispersion study of the 1/f noise component, performed over a complete wafer, allowed us to extend the SPICE type compact modeling. Measured over a large temperature range, the 1/f noise did not show any variations. For the first time, a complete characterization of the 1/f component at the output of the transistors is presented as well as the extraction of SPICE parameters. Regarding the characterization of generation-recombination components (unsystematic presence), a statistical study has showed that transistors with small emitter areas (Ae < 1 µm2) are affected more than the transistors with large emitter areas by the presence of g-r components. Comparison between different technologies shows that these components are much more present in the less mature technologies. When these components have been associated to RTS, time and frequency domain method is implemented. Finally, in some cases, a study at low temperatures was used to extract the activation energy of the traps responsible for the generation-recombination components.

La théorie des ressources et l'évaluation du système d'information : le cas des outils de surveillance des médias sociaux (Social Media Monitoring) / Resource-based theory and evaluation of information system : the case of social media monitoring

Récemment les données issues de médias sociaux, dites les Big Social Data (BSD) retiennent de plus en plus l’attention des chercheurs et des professionnels, notamment après l’apparition des outils de surveillance des médias sociaux (Social Media Monitoring – SMM), permettant de traiter ces BSD. Les promesses associées au SMM concernent l’amélioration des processus de prise de décision, voire la transformation de processus métiers des entreprises. Malgré des investissements de plus en plus importants, l’usage efficace de ces outils dans les entreprises est très variable. Dans cette recherche, nous souhaiterions comprendre comment et pour quelles finalités le outils SMM sont utilisés ?. Pour l’évaluation de ces outils, nous nous appuyons sur la théorie des ressources. Afin de mettre œuvre de cette recherche, nous avons eu recours à une approche par méthodes mixtes. Cette approche consiste en étude qualitative qui a servi au développement et à l’enrichissement d’une seconde étude quantitative. Les résultats obtenus montrent que la combinaison de ressources SMM (qualité d’outil, ressources humaines…) et de ressources complémentaires permet de constituer des capacités SMM (mesure, interactive, utilisation processus) conduisant à la performance du SMM. Le soutien de l’organisation et, plus spécifiquement le rôle des managers, dans l’activation des ressources et des capacités SMM est conforme au récent approfondissement du management des ressources. En revanche, nous avons détecté que des ambiguïtés demeurent concernant le RBT. Pour cela, nous proposerons de lever ces ambigüités en ayant recours à la théorie étendue des ressources. Finalement, nous présentons les apports, les limites et les perspectives de notre recherche. / Recently, social media data, called Big Social Data (BSD), attract more and more attention from researchers and professionals, particularly after the emergence of Social Media Monitoring (SMM) tools, used to process BSD. The promises associated with the SMM concern the improvement of decision-making processes, or even the transformation of business processes. Despite increasing investments, the effective use of these tools in companies is very variable. In this research, we would like to understand how and for what purposes the SMM tools are used?. For the evaluation of these tools, we build upon the Resource-Based Theory (RBT). In order to implement this research, we used a mixed method approach. This approach consists of a qualitative study that was used to develop and enrich a second quantitative study. The obtained results show that the combination of SMM resources (quality of SMM tool, human resources…) and complementary resources makes it possible to build SMM capabilities (measurement, process, interaction…) leading to performance. Moreover, the support of the organization, and more specifically the role of managers, in the activation of SMM resources and capabilities is consistent with the recent advancements of resource management. However, we detected some ambiguities concerning the RBT. To deal with these ambiguities, we propose to resort to the extended theory of resource. Finally, we present the contributions, the limits and the perspectives of our research.

Etude par dynamique moléculaire de l'alliage eutectique Au-Si en volume et en interaction avec un substrat de silicium / A molecular dynamics study of the bulk Au-Si eutectic alloy and in interation with substrates of silicon.

Ce travail a pour but l'étude des propriétés structurales, dynamiques et thermodynamiques de l'alliage Au-Si dans l'état liquide et surfondu. Nous avons utilisé des simulations de dynamique moléculaire pour déterminer ces propriétés. Les interactions interatomiques nécessaires à ces simulations ont été construites dans un modèle de type MEAM. Dans une première partie de ce travail, nous avons montré que pour la composition eutectique, la structure locale de l'alliage liquide est caractérisée par une forte affinité entre l'or et le silicium, conduisant à un ordre chimique local très important qui ralentit la formation des motifs icosaédriques, caractéristique de l'ordre structural des systèmes métalliques surfondus. Nous avons également montré que cet ordre local influence fortement les propriétés thermodynamiques et dynamiques de cet alliage liquide. Une étude plus générale autour de la composition eutectique confirme les propriétés particulières du liquide à la composition eutectique. Dans une seconde partie, nous avons étudié les propriétés de l'alliage eutectique Au-Si en interaction avec des substrats de silicium. Nous avons mis en évidence une forte structuration du liquide à l'interface, le liquide ayant la propriété de reproduire sur une couche atomique la topologie de la surface du substrat en modifiant parfois sa composition chimique. Ce comportement très particulier est relié aux propriétés de surfusion observées expérimentalement dans ces systèmes. / The aim of this study is to compute structural, dynamic and thermodynamic properties in the liquid and undercooled states of Au-Si alloys using molecular dynamics simulations. The interactions are described via a modified embedded-atom model (MEAM) refined to take into account the liquid properties. In a first step, for the eutectic composition, the local structure is characterized by a strong Au-Si affinity, namely a well-pronounced chemical short-range order which leads to the slowing down of the formation of icosahedral local motifs in the undercooled regime. Moreover we have shown that this short range order strongly influences dynamic and thermodynamic properties of this liquid alloy. A more general study including compositions around the eutectic composition confirms the peculiar behavior of the eutectic alloy. In a second step, we study the behavior of the eutectic alloy in interaction with different substrates of silicon. We show that the liquid mimics the orientation of the substrate, using a one-atomic layer and a chemical composition that may differ from the eutectic one. This peculiar behavior is related to the undercooling properties experimentally observed in these systems.

Re-doped SnO2 oxides for efficient UV-Vis to infrared photon conversion : application to solar cells / Elaboration et caractérisation des oxydes transparents conducteurs dopés aux terres rares pour la conversion des photons pour le photovoltaïque

Ce travail a porté sur la synthèse et caractérisations structurales, optiques et électriques des films d’oxyde d'étain (SnOx) dopés avec des éléments de terres rares (RE: Néodyme, Praséodyme ou Ytterbium). L’objectif est de démontrer la conversion de photons UV voire Visible en photons rouges via ces films RE :SnOx, tout en conservant leurs propriétés d’oxydes transparents conducteurs. Les films ont été produits par des méthodes chimiques (sol-gel, précipitation) ou physiques (pulvérisation cathodique). Grâce à des analyses fines, nous avons pu corréler les propriétés structurales et de composition des couches RE :SnOx avec leurs propriétés d’émission de photons. Nous avons pu établir les conditions optimales de conversion photonique dans des systèmes à une seule ou double terre rare. Les mécanismes régissant le transfert dans ces films ont été avancés. Enfin, nous avons appliqué ces couches minces RE :SnOx optimisés sur des cellules solaires en silicium et en CIGS et nous avons montré une amélioration des paramètres photovoltaïques du dispositif ainsi qu’un net gain dans la réponse spectrale de la cellule dans l’UV. / Spectral conversion using lanthanide doped materials with excellent performances is a great challenging topic and of particular interest for photovoltaic. This work aims at functionalizing transparent conductive oxide materials with rare earth elements for photons conversion purpose without affecting transparency and transport properties of the TCO. The spectral conversion targeted in this thesis is of type “down”, in other words, we aim at converting high energy UV photons into low energy visible or NIR photons useful to solar cells. For this purpose we investigated the doping process of SnO2 as a host material with different rare earths such as Nd, Tb, Pr, and Yb. To understand the insertion process and the optical activation of the rare earth, RE-doped SnO2 nanoparticles (powders) have been synthesised by two chemical methods: co-precipitation and sol-gel. The results have shown an efficient insertion of the RE into the SnO2 structure with excellent emission properties. In view of application of RE-doped SnOx thin films to solar cells, studies concerning NIR emitting RE have been conducted (Nd, Yb, and co-doping with Yb and Nd) using sputtering. Several deposition parameters and post deposition treatments have been done in order to find the best chemical environment favourable to the RE emission. We have precisely identified the region of the UV light converted into NIR photons and proposed several energy transfer mechanisms occurring between the host SnOx and the REs. In case of co-doping, a second spectral conversion process has been identified; visible photons can be efficiently converted into NIR photons through energy transfer from Nd3+ to Yb3+ ions. Finally, application of these conversion layers to solar cells such as CIGS and Si based have shown an improvement of the cells characteristics, among others the Field factor, the cell efficiency and the increase of the spectral response of the cell in the UV region, thanks to the conversion of the UV photons into NIR photons. The good electrical properties of the RE-doped SnOx layers have been highlighted as well. We believe that these conversion layers will provide a step ahead towards better solar cells performances.

The result demonstrates an autobiographical writings from the personal collection, considered as a rich heritage of experiences, which recognize Rossini Perez as one of major international fame Brazilian engraver. / O estudo analisa o processo de constituição do arquivo pessoal do gravador Rossini Perez, com vistas a registrar sua trajetória pessoal, artística e cultural, compreendendo a memória como princípio condutor da escrita de si. Para tanto, optou-se pela pesquisa de abordagem qualitativa do tipo documental, associada a conversas livres e a caderneta de campo, pautada na história oral temática enquanto técnica de coleta. A partir dessa perspectiva, buscamos compreender a estrutura da seleção e organização de seu acervo como coleção de si, informação do ethos. O resultado aponta para uma escrita autobiográfica a partir seu acervo pessoal, considerado enquanto patrimônio, rico em experiências vividas, e uma valiosa produção gráfica que o enquadra entre os grandes gravadores brasileiros com reconhecida fama internacional.

From this perspective, I present an analysis of self writing of thirteen student-teachers, teachers on how they position themselves to be discursively constituted as subjects in the context of continuing education. As part of Applied Linguistics, the theory and method that supports the analysis of data are articulate key elements of Foucault notions, namely:The care of the self, seeking their connection with one another and care of and the self writing. In the theoretical notions of these elements are implied notions of others, such as speech, ethics, technology of the self, subject and truth. (Foucault, 1984, 1995, 2004c, 2006), and questioning the ethics of the subject. I propose to examine selected excerpts from the self writings of student teachers with a specialization in Teaching and Learning the English Language, seeking linguistic processes in the material production of subjectivities.In order to analyze the process of subjectivation, I examine the discursive statements of selected cuts, aiming to learn more specifically, the points of identification and fragments of the uniqueness of the teachers, showing how they care for themselves and reflect upon them in building their subjectivity from the technologies of the self, to occupy the position of English Language teachers. The results show that, in the exercise of self writing, the subject falls, and a practice of asceticism, discursively construct her/his subjectivity / A presente tese prop?e-se a construir um novo olhar acerca do professor de l?ngua inglesa em sua forma??o continuada, deixando emergir a figura de um novo profissional, que est? se produzindo e sendo produzido na contemporaneidade. We present the care of the self in its birth, in its origin, from the character Socrates and its development until the beginning of the Christian age. With a keen eye, we present Foucault with a work of return and rescue of the care of the self to the personal and academic discussions; we propose, from the self care, to the contemporary subject a problematization of their life so that from this questioning he creates for herself ways of life that are coherence, knowledge and care with which he has of must particular, his himself. Passing by the sources that served as the source of study for Foucault to sketch the birth of care of the self, we design the form with which Foucault has dealt with the documents that speak of the care of self. We present Socrates as one who by excellence ensures that the other will give birth to the forms of knowledge and care of the self or, in other words, we present the care of the self socratic-foucauldian as a constant worry of the other to pay attention to ways in which he conducts her life, it creates for themselves ways of being and, therefore, creates ethics of existence. We present, finally, the care of the self as the cause of continuous immanence of modes of subjectivation of the subject that configure themselves in a non-accepting a determined essence, but a continually updated form . The care of the self leads to a single relationship and educator of modes of subjectivation of the subject; he creates, on the dynamics of temporality, ethical ways of living, which are sustained by an internal coherence of the subject with herself; he admits no stationary nature in the training of the subject, always wants a more beautiful work of himself; he is not isolation, he needs and is made with the other. The care of the self is the principle and the telos of battles and conquests of the subject within his temporality and existence / O trabalho, aqui desenvolvido, tem por objetivo apresentar o objeto de estudo de Michel Foucault em seus ?ltimos anos de ensino no Coll?ge de France, a saber, o cuidado de si. Apresentamos o cuidado de si em seu nascer, em sua origem, a partir do personagem S?crates e seu desenvolvimento at? o in?cio da era crist?. Com um olhar atento, apresentamos com Foucault um trabalho de retorno e resgate do cuidado de si ?s discuss?es pessoais e acad?micas; propomos, a partir do cuidado de si, ao sujeito contempor?neo uma problematiza??o de sua vida para que desta problematiza??o ele crie para si mesmo modos de vida que sejam coer?ncia, conhecimento e cuidado com o que ele tem de mais particular, seu si mesmo. Passando pelas fontes que serviram de fonte de estudo para Foucault esbo?ar o nascimento do cuidado de si, vamos desenhando a forma com a qual Foucault tratou os documentos que falam do cuidado de si. Initially is presented the SBTVD, with major highlight for multiplexing, given its importance in identifying and decoding the received signal. Within the transmitted bitstream there are certain tables that are responsible for identifying the information type present in the channel, being the most important detailed in this work. To make easy this configuration is presented the graphical interface to configure a channel in two situations: encapsulated data in ethernet format and audio/video content. Beside this, are compared the efficiencies of utilizing the packing control of multiprotocol encapsulation, that is used to transmit data in ethernet format. Also is presented an exploratory study of efficiency of bit rate related with the addition of the necessary headers to transmit correctly the signal in ethernet format inside the SBTVD transport protocol. / O objetivo deste trabalho é o desenvolvimento de uma plataforma de transmissão com interface gráfica e software, utilizando um canal de TV do Sistema Brasileiro de TV Digital (SBTVD) para a transmissão de dados encapsulados, áudio e vídeo. Inicialmente é apresentado o SBTVD, com maior destaque para a multiplexação, haja vista a sua importância na identificação e decodificação do sinal recebido. Dentro do fluxo de bits transmitido existem certas tabelas que são responsáveis pela identificação dos tipos de informação presentes no canal, sendo as mais importantes detalhadas neste trabalho. Para facilitar essa configuração é apresentada a interface gráfica para configurar um canal em duas situações: dados encapsulados no formato ethernet e conteúdo de áudio/vídeo. Além disso, são comparadas as eficiências da utilização do controle de empacotamento do encapsulamento multiprotocolo, que é usado para transmitir dados no formato ethernet. Também é apresentado um estudo exploratório da eficiência da taxa de bits relacionada com a adição dos cabeçalhos necessários para transmitir corretamente o sinal no formato ethernet dentro do protocolo de transporte do SBTVD.
